Abstract
Description
The present invention relates to a multilayer printed wiring board, and more particularly to a technique for forming a via hole by removing a metal foil and an insulating resin using a carbon dioxide laser device.
In recent years, with the miniaturization and high performance of electronic equipment, multilayer printed wiring boards on which electronic components are mounted are also desired to have higher density and finer conductor wiring. Under such circumstances, as a method of manufacturing a multilayer printed wiring board, a build-up method in which conductor layers and insulating layers formed by wiring are alternately stacked is widely used, and fine wiring is formed in the build-up method. In this case, it is mainstream to adopt a semi-additive construction method in which wiring is formed by pattern plating. In the method of electrically connecting the conductor layers, via hole formation by a carbon dioxide laser and connection by filling plating of the via hole are mainly used.
In the semi-additive method, for example, as disclosed in
If a window is formed on a metal foil by a photolithographic method, a via hole can be formed by a carbon dioxide laser whose wavelength is in the infrared region (9.2 to 10.8 μm) in the infrared absorbing insulating layer immediately below the window. . The copper direct method is a method of forming a via hole by directly processing a copper foil and an insulating resin with a UV laser whose laser wavelength is in the ultraviolet region, but there is a problem that the UV laser equipment is expensive and expensive to maintain.
In the conformal method and the large window method, for example, as described in
Further, in the large window method, a step corresponding to the thickness of the copper foil is formed outside the via hole, so that filled plating of the via hole is difficult. For filling large via holes with steps, it has been tried to apply a copper sulfate plating bath with a high copper sulfate concentration. However, in such a bath, it is difficult to miniaturize wiring because the height variation of the plated pattern becomes large. There is a problem.
The laser used for forming the via hole is more advantageous than the expensive UV laser. However, in the copper direct method, the carbon dioxide laser absorbs the laser beam energy into the copper foil, so that the surface is etched. The roughening surface treatment needs to be performed on the copper foil in advance. For this reason, it is necessary to make the plating seed layer thick to some extent, but there is a problem that it becomes difficult to make the wiring finer.
Therefore, the present invention does not form a window on the metal foil (conductor layer), and does not roughen the surface of the metal foil, and produces a multilayer printed wiring board by directly forming a via hole in the metal foil and the insulating layer immediately below it with a carbon dioxide gas laser. The provision of technology was an issue.

The invention according to

According to a fourth aspect of the present invention, the paste material has a liquid phase fluidity when heated in the head of the ink jet apparatus, and is solidified and fixed when it reaches the conductor layer. The method for forming a via hole according to
In the fifth aspect of the present invention, after forming a via hole in the multilayer printed wiring board by the method according to any one of the first to fourth aspects, the via hole is filled via plated to form the outermost conductor layer and its 5. The step of plating and connecting a lower conductor layer, the step of forming a wiring pattern on the conductor layer, the step of forming an insulating layer, the step of forming a conductor layer, and any one of
In the present invention, a paste that absorbs carbon dioxide laser light is arranged in a desired form on a metal foil (conductor layer) in a desired form, and the carbon dioxide laser light having a beam diameter including the paste is irradiated from the paste. Thus, a via hole having a desired opening shape is formed in the conductor layer and the insulating layer below the conductor layer, and the conductor layer surface on the lower side is exposed.
Therefore, according to the method for manufacturing a multilayer printed wiring board according to the present invention, a window is not formed through a complicated process by a photolithographic method, and a wiring board can be manufactured at low cost because an expensive UV laser is not used. Is possible. In particular, the effect is remarkable in the multilayer printed wiring board which repeats the same process.
Since the via hole is formed using the same carbon dioxide laser, the side surface of the via hole is smooth. It is possible to form finer and higher density wiring than the method.
Hereinafter, preferred embodiments of the present invention will be described.
FIG. 1 is a process diagram schematically illustrating a method for forming a via hole in a multilayer printed wiring board according to the present invention, using a laminated

The paste applied in a pattern on the
The metal compound powder, carbon powder or metal powder that can be used in the paste has a melting point of 900 ° C. or higher and a binding energy of 300 mJ / mol, for example, titanias, magnesias, iron oxides as oxides. Examples of non-oxides such as zinc oxides, cobalt oxides, and tin oxides include silicon carbide, tungsten carbide, and boron nitride. Or generally well-known metal powders, such as carbon, are mentioned. Among these, 1 to 90% by weight of metal powder composed of one kind or a combination of two or more kinds is contained in the paste. For these, a metal powder having an average particle size of 5 μm or less, preferably 1 μm or less is used for uniform dispersion in the paste and absorption of carbon dioxide laser light.

Hereinafter, description will be given with specific conditions. However, the respective conditions are not limited to those described.
As a laminated board, the laminated board which stuck the profile free
From the top of the paste, a carbon dioxide laser beam machine is used to irradiate 100 μm diameter laser light with two pulses at an output of 40 mJ / pulse to remove the copper foil on the surface, and subsequently irradiate two pulses at an output of 30 mJ / pulse to form an insulating layer The via hole was formed by removing. As a result, a via hole having an average opening diameter of 60.0 μm could be formed.

(Comparative Example 1)
Although the same substrate as in Example 1 was used and the surface of the copper foil was not subjected to pattern formation with the paste of Example 1, and laser irradiation was similarly performed with a carbon dioxide gas laser processing machine, a via hole could not be formed.
It is clear that infrared rays having a wavelength in the range of 9.2 to 10.8 μm are effectively absorbed by the carbon-containing infrared-absorbing paste, the temperature rises, and the copper foil is ablated. An opening can be formed in the copper foil without using a UV laser having a wavelength in the ultraviolet region.

Next, an insulating layer (not shown) is laminated, and a conductor layer is further formed thereon. When a paste pattern is formed on the conductor layer and the aforementioned steps such as carbon dioxide laser irradiation are repeated, a multilayer printed wiring board is obtained. This process can be repeated for both the front and back conductor layers. In this way, a multilayer printed wiring board can be manufactured.
