(2)前記収差評価用パターンはシリコン等の軽元素からなる層とモリブデン等の重金属からなる層の交互の積層断面でかつその断面が平坦である標準部材を用いることにより微細でかつ異なるビーム走査方向に対してコントラストの高い二次電子または反射電子信号を得られることを特徴とする。
(3)前記標準部材の作製方法では標準部材基板上に直線状の凸部または凹部を設ける工程と該基板上に異なる材料が少なくとも2層以上交互に積層する工程と直線状の凸部に対して垂直な断面を設ける工程を含むことを特徴とする。
(4)前記標準部材を用いた校正方法としては、同一平面内において、複数の平行した直線パターンからなる直線部とこの直線の一部に該直線と連続しかつ該平面内で閉じない曲線部からなる収差評価用パターンに対し前記曲線部の複数の方向でビーム走査して得られる二次電子または反射電子を検出してこれらの信号の振幅強度を用いて校正することを特徴とする校正方法。
