SiC結晶の成長速度および品質について本発明の効果を確認する実験を行った。まず、上記本実施の形態に係るSiC結晶の製造方法と同様のプロセスによりSiCインゴットを作製した。SiCインゴットは、4インチおよび6インチのものをそれぞれ作製した。また、SiC結晶層を成長させる際の成長方向における温度勾配((T2−T1)/L)は、5℃/cm、7℃/cm、8℃/cm、9℃/cm、10℃/cm、11℃/cm、12℃/cm、13℃/cm、および15℃/cmとした。また、SiC結晶層は、Ar雰囲気中およびHe雰囲気中においてそれぞれ成長させた。そして、それぞれの成長条件においてSiC結晶層の成長速度、およびSiCインゴットにおけるクラックの有無を調査した。クラックの有無は、SiCインゴットをスライスして得た基板に背面から光を照射し、目視によりクラックを確認することにより調査した。表1は、6インチのSiCインゴットを作製した場合の成長速度およびクラックの有無を調査した結果を示している。また、表2は、4インチのSiCインゴットを作製した場合の成長速度およびクラックの有無を調査した結果を示している。 Experiments were conducted to confirm the effect of the present invention on the growth rate and quality of SiC crystals.
