(s)前記多層埋め込み配線層上に、前記上層埋め込み配線層を形成する工程、
ここで、前記工程(s)は、以下の下位工程を含む:
(s1)前記多層埋め込み配線層上に、下層主絶縁膜を形成する工程;
(s2)前記下層主絶縁膜上に、エッチストップ絶縁層を形成する工程;

(s4)前記工程(s3)の後、前記メタルシールリングの内外の領域において、前記エッチストップ絶縁層上、各開口部内および各凹部内に、上層主絶縁膜を形成することによって、各開口部および各凹部が構成する上層主絶縁膜埋め込み領域にエアギャップを有するクラック誘導リングを形成する工程;
(s5)前記工程(s4)の後、前記メタルシールリングの内側の領域において、前記凹部上の前記上層主絶縁膜を貫通する配線溝を形成する工程;
(s6)前記工程(s5)の後、前記メタルシールリングの内側の領域において、前記エッチストップ絶縁層をマスクとして、前記下層主絶縁膜を貫通するようにエッチングすることによって、前記凹部を延長したビアホールを形成する工程;
(s7)前記メタルシールリングの内側の領域において、前記配線溝内にメタル配線を埋め込むとともに、前記ビアホール内にメタルビアを埋め込む工程。 (A) a semiconductor substrate having a first main surface;

(P) forming the premetal insulating layer on the first main surface of the semiconductor substrate;
(Q) forming the multilayer buried wiring layer on the premetal insulating layer;
(S) forming the upper buried wiring layer on the multilayer buried wiring layer;
Here, the step (s) includes the following substeps:
(S1) forming a lower layer main insulating film on the multilayer embedded wiring layer;
(S2) forming an etch stop insulating layer on the lower main insulating film;
(S3) In each of the inner and outer regions of the metal seal ring, an opening is provided in the etch stop insulating layer, and the metal seal ring extends from the upper surface to the inside of the lower-layer main insulating film below each opening. Forming a ring-shaped recess along the line;
(S4) After the step (s3), by forming an upper layer main insulating film on the etch stop insulating layer, in each opening, and in each recess in the inner and outer regions of the metal seal ring, And a step of forming a crack induction ring having an air gap in the upper-layer main insulating film embedded region formed by each recess;
(S5) After the step (s4), in the region inside the metal seal ring, a step of forming a wiring groove penetrating the upper-layer main insulating film on the recess;
(S6) After the step (s5), in the region inside the metal seal ring, the recess is extended by etching so as to penetrate the lower-layer main insulating film using the etch stop insulating layer as a mask. Forming a via hole;
(S7) A step of embedding a metal wiring in the wiring groove and a metal via in the via hole in a region inside the metal seal ring.
