Abstract
Description
The present disclosure relates to an acoustic wave device and a design / manufacturing method thereof.
弾性波デバイスを構成する弾性波共振器には、弾性表面波を用いた弾性表面波(SAW(Surface Acoustic Wave))共振器、境界波を用いた弾性境界波共振器、圧電薄膜を用いた圧電薄膜共振器(FBAR(Film Bulk Acoustic Resonator)、SMR(Solidly Mounted Resonator))等がある。 The acoustic wave device is used as a filter, a duplexer, or the like included in the mobile communication terminal. The surface acoustic wave resonators constituting the surface acoustic wave device include a surface acoustic wave (SAW) resonator using a surface acoustic wave, a boundary acoustic wave resonator using a boundary wave, and a piezoelectric film using a piezoelectric thin film. There are thin film resonators (FBAR (Film Bulk Acoustic Resonator), SMR (Solidly Mounted Resonator)) and the like. For example, in a surface acoustic wave device, a functional portion that excites an acoustic wave is a region where an electrode such as an IDT (Inter Digital Transducer) is formed, and in FBAR, a region where electrodes sandwiching a piezoelectric thin film overlap. In order to protect the acoustic wave resonator, the element substrate on which the acoustic wave resonator is formed may be sealed with, for example, resin or metal. Further, in order to make it more hermetic, a seal ring made of metal may be provided so as to surround the functional part on the element substrate on which the acoustic wave resonator is formed.
For example,

The present invention provides an element substrate, a plurality of acoustic wave resonators formed on the element substrate, and formed on the element substrate, connected to at least one of the acoustic wave resonators, and receiving an electric signal. An input pad formed on the element substrate and connected to at least one of the acoustic wave resonators to output an electrical signal; and formed on the element substrate, the acoustic wave resonance A band outside the passband on the high frequency side of the passband of the acoustic wave device having a seal ring formed so as to surround a vessel, and an inductor formed between the seal ring and the ground, When increasing the attenuation characteristic of the filter on the low frequency side of the band, reducing the inductance of the inductor, and increasing the attenuation characteristic of the filter on the high frequency side of the band It is characterized by increasing the inductance of the inductor, a method of designing acoustic wave filter. ADVANTAGE OF THE INVENTION According to this invention, the elastic wave device which fully obtained attenuation amount outside the pass band of an elastic wave filter can be provided.
According to the present disclosure, it is possible to provide an elastic wave device that sufficiently secures an attenuation amount outside the passband.
First, a comparative example will be described. FIG. 1 is a circuit diagram showing a comparative example of a ladder-type elastic wave filter which is one of elastic wave devices. As shown in FIG. 1, series resonators S1 to S4 are formed between an input pad T1 and an output pad T2. A parallel resonator P1 is formed between the series resonators S1 and S2, and a parallel resonator P2 is formed between the series resonators S3 and S4. The parallel resonators P1 and P2 are connected to the ground terminal T3 via a common inductor L1. The seal ring SR is formed so as to surround the resonator, is connected to the ground pad T4, and is connected to the ground GND. The ground in the present disclosure refers to, for example, an electrode or an electrode pattern that becomes a reference potential when an electric signal passes through an acoustic wave device. Since the seal ring SR is disposed near the input pad T1 and the output pad T2, parasitic capacitance components C1 and C2 are generated by capacitive coupling.
FIG. 2 is a circuit diagram showing an embodiment of a ladder type acoustic wave filter which is one of the acoustic wave devices of the present invention. In the embodiment, the seal ring SR is connected to the ground GND via the grounding pad T4 and the inductor L2. Since other circuit configurations are the same as those of the comparative example, description thereof is omitted. By the inductance of the inductor L2, the influence of the parasitic capacitance components C1 and C2 on the characteristics of the elastic wave filter can be canceled and the filter characteristics can be adjusted. Hereinafter, this point will be described in detail.
FIG. 3 is a diagram illustrating frequency characteristics of the example and the comparative example. A frequency characteristic FC1 indicated by a solid line indicates the frequency characteristic according to the comparative example, and a frequency characteristic FC2 indicated by a broken line and an FC3 indicated by a one-dot chain line indicate the frequency characteristic according to the example. In the frequency band B2 on the high frequency side of the frequency band B1 that is the pass band of the filter, the seal ring SR is grounded by applying inductance to the frequency characteristic FC1 of the comparative example in which the seal ring SR is grounded without adding inductance. The frequency characteristics FC2 and FC3 of the embodiment are shown to have a larger attenuation. Thereby, for example, when the duplexer is configured with the filter constituting the frequency band B1 as the low frequency side and another filter as the high frequency side, it is possible to suppress leakage of the signal to the frequency band B2 on the high frequency side. The frequency characteristic FC2 is a frequency characteristic of an embodiment in which an inductance of 2 nanohenry (nH) is applied to the seal ring SR and grounded. The frequency characteristic FC3 is an implementation in which an inductance of 3 nH is applied to the seal ring SR and grounded. It is an example frequency characteristic.
As shown in FIG. 3, when the inductance applied to the seal ring SR is small, the attenuation on the low frequency side in the frequency band B2 can be increased as in the frequency characteristic FC2, and the inductance applied to the seal ring SR is reduced. If it is large, the amount of attenuation on the high frequency side in the frequency band B2 can be increased as in the frequency characteristic FC3.
As described above, according to the present embodiment, the amount of attenuation in the frequency band B2 on the high frequency side of the frequency band B1, which is the pass band of the filter, can be increased by providing the seal ring SR with grounding. . Further, a desired attenuation characteristic can be obtained in the frequency band B2 on the high frequency side of the frequency band B1, which is the pass band of the filter, by the design method of the elastic wave filter that adjusts the magnitude of the inductance applied to the seal ring SR. .
FIG. 4 is a diagram illustrating the surface
As described above, since the seal ring SR is disposed near the input pad T1 and the output pad T2, capacitive coupling occurs between the input pad T1 and the output pad T2. A distance d2 between the seal ring SR and the input pad T1 and a distance d3 between the seal ring SR and the output pad T2 can be set to 10 μm, for example. For example, the width w2 of the input pad T1 and the width w2 of the output pad T2 opposed to the seal ring SR can be set to 50 μm and the film thickness can be set to 1 μm, respectively. At this time, the parasitic capacitance component C1 generated in d2 was 0.097968 pF (picofarad), and the parasitic capacitance component C2 generated in d3 was 0.097837 pF. The input / output coupling capacitance component was 0.001242 pF. Capacitive coupling between the input / output pads T1 and T2 affects the frequency characteristics as the frequency becomes high even with such a small amount of coupling component.
The top plate 9 is supported by the
FIG. 5 is a view showing a wafer level package (WLP) that accommodates the surface
FIG. 6 is a diagram showing a mounting surface of the WLP constituting the acoustic wave device. The pads T1 to T5 shown in FIG. 4 are connected to the pads shown by T1s to T5s in FIG. T1s in FIG. 6 is a pad connected to an input side circuit (not shown) of the acoustic wave device. T2s in FIG. 6 is a pad connected to a circuit (not shown) on the output side of the acoustic wave device. T3s in FIG. 6 is connected to the ground GND via the inductor L1s. T4s in FIG. 6 is connected to the ground GND through the inductor L2s. The seal ring SR is grounded to the ground GND via the inductor by the inductor L2s.
As shown in the figure, the inductors L1s and L2s may be ones in which the wiring is routed so as to have a bend, or the wiring is routed so as to have a U shape or a meander shape to obtain an inductance component. This is because an inductance component can be formed as a distributed constant circuit element in the high-frequency band shown in FIG. Further, an inductor chip as a discrete component (lumped constant circuit element) may be used. Further, the inductance component is not limited to the WLP mounting surface, but may be formed on the element substrate, the WLP sealing portion, or in the inner layer when the mounting substrate is a multilayer substrate. However, when the dielectric constant of the element substrate is high, the capacitance is increased, and it may be difficult to obtain a desired inductance. Therefore, it is desirable to route wiring that becomes an inductance component other than the element substrate.
As shown in FIG. 6, the ground GND has a considerably larger area than other patterns. This is because the ground potential is stably supplied to the surface
The mounting surface of the WLP may be formed on the surface of the acoustic wave device. For example, as illustrated in FIG. 7, the mounting surface of the WLP may be formed inside the stacked printed
According to the above, it is possible to form the
Next, the configuration of the WLP constituting the acoustic wave device of Example 1 will be described in detail. FIG. 5A is a cross-sectional view taken along the line AA in FIG. 4, and the seal ring SR formed on the

Next, a method for manufacturing WLP constituting the acoustic wave device of Example 1 will be described. A metal layer made of a metal such as aluminum or copper is provided on the wafer-like piezoelectric substrate by vapor deposition or sputtering. Next, the resist formed on the metal layer is patterned by a photolithography method or the like. Then, a metal layer pattern is formed by an etching method, a lift-off method, or the like, and an IDT, a reflective electrode, a signal wiring, and a ground terminal are formed. Thereby, an input pad, an output pad, a series resonator, a parallel resonator, and a ground pad are formed.
FIG. 8 is a diagram for explaining a method of manufacturing WLP after the above-described process on the wafer, and corresponding to the BB cross-sectional view of FIG. 4, a stage in the process of manufacturing WLP per unit. Is shown. Actually, a plurality of units WLP are two-dimensionally connected in a wafer shape. After the step of forming the metal layer pattern, as shown in FIG. 8, in a region other than the region where the seal ring SR, the
Thereafter, the first and second photoresists are removed by immersion in a resist stripping solution and ultrasonic cleaning or the like.
Here, the
Next, a resin sheet such as liquid crystal polymer (LCP) is thermocompression bonded to the wafer after the process of forming the top plate 9 to form the sealing
Next, in order to expose the
Next, a modification of the first embodiment will be described. FIG. 9 is a diagram illustrating a modification of the first embodiment. In the present modification and the following embodiments, the

FIG. 12 shows an example in which a
The third embodiment is an example in which the resonators according to the first and the modified examples of the first embodiment and the second embodiment are configured by elastic thin film resonators (SMR) of a type different from the FBAR. In the resonator according to the third embodiment, as shown in FIG. 13, a
