Abstract
Description
The present invention relates to a method for manufacturing a printed wiring board, which includes forming an electrolytic plating film on a starting substrate and thinning the electrolytic plating film.
In Patent Document 1, an hourglass-shaped through hole is formed in a circuit board. And patent document 1 has filled the through-hole with plating. At the same time, a plating film is formed on the surface of the circuit board.
In Patent Document 1, through-holes for through-hole conductors are filled with plating and a plating film is formed on the surface of a circuit board. In Patent Document 1, how the conductor circuit is formed thereafter is omitted. In Patent Document 1, since the through holes are filled with plating, the thickness of the plating film on the circuit board is considered to be thick. The thickness is assumed to be 35 μm or more. In that case, it is considered difficult to form a conductor circuit of 30 μm / 30 μm (line width / line spacing) or less on the circuit board.
An object of the present invention is to provide a printed wiring board capable of filling through holes for through-hole conductors formed in an insulating substrate with plating and capable of forming fine conductor circuits on the insulating substrate.

樹脂としてエポキシ樹脂、BT(ビスマレイミドトリアジン)樹脂などが挙げられる。
The insulating substrate is formed of a resin and a reinforcing material, and examples of the reinforcing material include glass cloth, aramid fiber, and glass fiber. The glass is preferably T glass. Examples of the resin include an epoxy resin and a BT (bismaleimide triazine) resin. Furthermore, particles made of hydroxide may be contained in the resin. Examples of the hydroxide particles include metal hydroxides such as aluminum hydroxide, magnesium hydroxide, calcium hydroxide, and barium hydroxide. Water is generated from hydroxide by being decomposed by heat. For this reason, it is considered that the hydroxide can take heat away from the material constituting the

(3) The second surface S of the starting substrate is irradiated with the CO2 laser to form the
(4) An
(5) A plating resist 40 having a predetermined pattern is formed on the seed layer 31 (FIG. 1E).
(6) An
When the thickness f1 of the electrolytic plating film is 22 μm or more, the variation in the thickness f1 of the electrolytic plating film increases. For example, the difference between the thickness f6 ′ of the through-hole land and the thickness f6 of the conductor circuit is increased (FIG. 9A). Therefore, the variation in the thickness of the first conductor layer and the second conductor layer to be formed later increases. The stress generated in the heat cycle is concentrated on the thin conductor circuit, and the connection reliability is lowered.
Further, when the thickness f1 of the electrolytic plating film is less than 10 μm, a
(7) The electrolytic plating film 32 (electrolytic plating film immediately after plating) is thinned by etching or the like (FIG. 2A). As a method for thinning other than etching, a blasting process may be mentioned. FIG. 8B shows an enlarged view of FIG. The thickness of the
According to the printed wiring board manufacturing method of the first embodiment, when the through
(8) The plating resist 40 is removed (FIG. 8C). At this point, the

(5) A plating resist 40 having a predetermined pattern is formed on the seed layer 31 (FIG. 10E).

In the second embodiment, when the seed layer between the electrolytic plating films is removed, the electrolytic plating film immediately after plating is thinned. The electrolytic plating film is not thinned in the presence of the plating resist. In one step, the
In the second embodiment, since many conductors are removed in the absence of the plating resist, it is difficult to control the width of the conductor layer. In addition, the metal foil or electroless plating film under the electrolytic plating film may be excessively etched. When the first embodiment and the second embodiment are compared, the second embodiment has a simple process. The first embodiment is suitable for manufacturing a fine conductor circuit. In the first embodiment, a thin and high-density printed wiring board is manufactured. A printed wiring board having a through-
