Abstract
Description
本発明は、プリント配線板の製造方法に関する。 The present invention relates to a method for manufacturing a printed wiring board.
Conventionally, a double-sided printed wiring board has been manufactured by forming through holes for through holes in a copper clad laminated board having copper foil on both sides (front and back surfaces) of an insulating film, and then the surface of the inner hole of the through hole and the surface of the copper foil. Then, after electroless plating is performed to electrically connect the copper foils on both sides, electrolytic plating, resist formation, and etching are performed to form a wiring pattern.
Japanese Patent Application Laid-Open No. 2011-124315 discloses that both surfaces of a copper-clad multilayer substrate are formed by conducting through holes on through-holes for through-holes in a copper-clad laminate and then conducting the surface of the inner holes of the through-holes by electroless plating. A method of manufacturing a double-sided printed wiring board by electrically connecting the copper foils is disclosed.
両面プリント配線板の製造にて行われる無電解めっきは、ウエットプロセスを含む多くの工程が必要であり、めっき反応の進行に伴い、金属イオンや還元剤が消耗するため、逐次補給する必要があり、めっき浴の条件管理が複雑であるという問題点がある。また、無電解めっき浴の設備も大掛かりとなるため、設備の建設、維持、運転等の設備コストが高くなるという問題点もある。 Electroless plating performed in the production of double-sided printed wiring boards requires many steps including a wet process, and metal ions and reducing agents are consumed as the plating reaction progresses. There is a problem that the condition management of the plating bath is complicated. In addition, since the electroless plating bath equipment is also large, there is a problem that the equipment costs for construction, maintenance, operation, etc. of the equipment increase.
そこで本発明は、上記従来技術における問題点を解消し、製造に無電解めっきを行うことなく、製造条件の管理が容易で、高価な設備を必要とせず、更に基板の最外層に露出している導電層どうしが確実に電気接続されるプリント配線板の製造方法の提供することを課題とする。 Therefore, the present invention solves the above-mentioned problems in the prior art, does not require electroless plating for manufacturing, easily manages manufacturing conditions, does not require expensive equipment, and is exposed to the outermost layer of the substrate. It is an object of the present invention to provide a method for manufacturing a printed wiring board in which conductive layers that are electrically connected are reliably connected.
The printed wiring board manufacturing method of the present invention includes a substrate preparation step of preparing a substrate in which insulating layers and conductive layers are alternately stacked and the conductive layer is exposed to the outermost layer, and a through hole penetrating the substrate. A through hole forming step to be formed, a conductive ink applying step of applying a conductive ink containing metal particles to the surface of the inner hole of the through hole and the surface of the conductive layer exposed on the outermost layer, and the conductive ink application The first feature is to include at least a heat treatment step for performing heat treatment after the step.
According to the first aspect of the present invention, the printed wiring board manufacturing method includes a substrate preparation step of preparing a substrate in which insulating layers and conductive layers are alternately stacked, and the conductive layers are exposed to the outermost layer. And a through hole forming step for forming a through hole penetrating the substrate, and a conductive ink for applying a conductive ink containing metal particles to the surface of the inner hole of the through hole and the surface of the conductive layer exposed to the outermost layer. Since at least a heat treatment step for performing a heat treatment is provided after the coating step and the conductive ink coating step, a through hole can be formed on the substrate by the through hole forming step. Further, the conductive ink application step can apply the conductive ink containing metal particles to the surface of the inner hole of the through hole and the surface of the conductive layer exposed at the outermost layer. Further, by the heat treatment step, unnecessary organic substances in the conductive ink can be removed and the metal particles can be securely fixed to the surface of the inner hole of the through hole and the surface of the conductive layer exposed on the outermost layer, A conductive ink fixing layer can be formed. Therefore, the manufacturing conditions can be easily managed without performing electroless plating for manufacturing, and no expensive equipment is required, and the surface of the inner hole of the through hole and the surface of the conductive layer exposed on the outermost layer of the substrate are formed. A printed wiring board can be manufactured in which the conductive layers exposed on the outermost layer of the substrate are reliably electrically connected via the conductive ink fixing layer.

上記本発明の第2の特徴によれば、上記本発明の第1の特徴による作用効果に加えて、前記金属粒子は、平均粒径が1nm以上500nm以下であることから、前記基板の上に、ムラなく緻密で均一な薄層を安定して形成することができる。よって基板の最外層に露出している導電層どうしが確実に電気接続されるプリント配線板を製造することができる。 According to the second feature of the present invention, in addition to the function and effect of the first feature of the present invention, the metal particles have an average particle size of 1 nm to 500 nm. In addition, a dense and uniform thin layer can be stably formed without unevenness. また本発明のプリント配線板の製造方法は、上記本発明の第1又は第2の特徴に加えて、前記熱処理工程の後に、電解めっきを行う電解めっき工程と、前記電解めっき工程の後に、レジストパターンを形成するレジストパターン形成工程と、前記レジストパターン形成工程の後に、エッチングを行うエッチング工程とを少なくとも備えることを第3の特徴としている。 In addition to the first or second feature of the present invention, the printed wiring board manufacturing method of the present invention includes an electroplating step for performing electroplating after the heat treatment step, and a resist after the electroplating step. A third feature is that it includes at least a resist pattern forming step for forming a pattern and an etching step for performing etching after the resist pattern forming step.
上記本発明の第3の特徴によれば、上記本発明の第1又は第2の特徴による作用効果に加えて、前記熱処理工程の後に、電解めっきを行う電解めっき工程と、前記電解めっき工程の後に、レジストパターンを形成するレジストパターン形成工程と、前記レジストパターン形成工程の後に、エッチングを行うエッチング工程とを少なくとも備えることから、基板の最外層に露出している導電層どうしが確実に電気接続されるプリント配線板を製造することができる。 According to the third feature of the present invention, in addition to the operational effects of the first or second feature of the present invention, an electroplating step of performing electroplating after the heat treatment step, and Later, since at least a resist pattern forming step for forming a resist pattern and an etching step for performing etching after the resist pattern forming step are provided, the conductive layers exposed on the outermost layer of the substrate are securely connected to each other. Printed wiring boards can be manufactured.
また本発明のプリント配線板の製造方法は、上記本発明の第1〜第3の特徴に加えて、前記熱処理工程は、150℃以上500℃以下の温度で、非酸化性雰囲気若しくは還元性雰囲気で行うことを第4の特徴としている。 In addition to the first to third features of the present invention described above, the method for producing a printed wiring board of the present invention includes a non-oxidizing atmosphere or a reducing atmosphere at a temperature of 150 ° C. to 500 ° C. The fourth feature is to perform the above.
According to the fourth aspect of the present invention, in addition to the function and effect of any one of the first to third aspects of the present invention, the heat treatment is performed at a temperature of 150 ° C. to 500 ° C. in a non-oxidizing atmosphere. Alternatively, by performing in a reducing atmosphere, the metal particles in the applied conductive ink can be reliably and oxidized on the surface of the inner hole of the through hole and the surface of the conductive layer exposed on the outermost layer of the substrate, Can be fixed. Therefore, it is possible to manufacture a printed wiring board in which the conductive layers exposed on the outermost layer of the substrate are reliably electrically connected.
また本発明のプリント配線板の製造方法は、上記本発明の第1〜第4の特徴に加えて、前記金属粒子は、錯化剤と分散剤とを含む水溶液中で還元剤の働きにより金属イオンを還元する液相還元法によって得られた粒子であることを第5の特徴としている。 In addition to the first to fourth features of the present invention described above, the method for producing a printed wiring board of the present invention is characterized in that the metal particles are formed by an action of a reducing agent in an aqueous solution containing a complexing agent and a dispersing agent. The fifth feature is that the particles are obtained by a liquid phase reduction method for reducing ions.
According to the fifth aspect of the present invention, in addition to the operational effect of any one of the first to fourth aspects of the present invention, the metal particles in an aqueous solution containing a complexing agent and a dispersing agent. Because the particles are obtained by the liquid phase reduction method that reduces the metal ions by the action of the reducing agent, the metal particles produced have a spherical or granular shape compared to the gas phase method, and the particle size distribution Are sharp and fine particles. Therefore, since a dense and uniform conductive ink coating layer can be obtained, a printed wiring board in which the conductive layers exposed on the outermost layer of the substrate are reliably electrically connected can be manufactured.
本発明のプリント配線板の製造方法によれば、製造に無電解めっきを行うことなく、製造条件の管理が容易で、高価な設備を必要とせず、更に基板の最外層に露出している導電層どうしが確実に電気接続されるプリント配線板の製造方法の提供することを可能とすることができる。 According to the method for producing a printed wiring board of the present invention, the electroconductive plating is easy to manage without producing electroless plating, and no expensive equipment is required. Further, the conductive layer exposed on the outermost layer of the substrate is used. It is possible to provide a method for manufacturing a printed wiring board in which layers are reliably electrically connected.

In the present embodiment, a conductive ink is used that includes metal particles as a conductive substance that provides conductivity, a dispersant that disperses the metal particles, and a dispersion medium. By applying using such conductive ink, a coating layer made of fine metal particles is laminated on the front and back surfaces of the
前記導電性インクを構成する金属粒子としては、Cu、Ag、Au、Pt、Pd、Ru、Sn、Ni、Fe、Co、Ti、Inの何れか1又は2以上の元素を用いることができる。しかし導電性がよく、プリント配線処理がしやすく、コスト的に経済的なものとしてCuが好ましく用いられる。
本実施形態では、Cuを用いている。
As the metal particles constituting the conductive ink, one or more elements of Cu, Ag, Au, Pt, Pd, Ru, Sn, Ni, Fe, Co, Ti, and In can be used. However, Cu is preferably used because of its good conductivity, easy printed wiring processing, and economical cost.
In this embodiment, Cu is used.
As the size of the metal particles contained in the conductive ink, those having an average particle diameter of 1 nm to 500 nm are used. This average particle size is significantly smaller than that for ordinary coating, and is suitable for obtaining a dense conductive ink coating layer. When the average particle size is less than 1 nm, the dispersibility and stability in the ink are not necessarily good, and the particles are too small, and it takes time to apply the coating for lamination. Moreover, when exceeding 500 nm, it is easy to precipitate and it becomes easy to produce an unevenness | corrugation when apply | coating. In consideration of dispersibility, stability, unevenness prevention and the like, the thickness is preferably 30 to 100 nm.
導電性インクに含まれる金属粒子は、チタンレドックス法で得ることができる。ここでチタンレドックス法とは、「金属元素のイオンを、3価のTiイオンが4価に酸化する際の酸化還元作用によって還元し、金属粒子を析出させる方法である」と定義する。チタンレドックス法で得られる金属粒子は、平均粒径が小さく、揃っており、また形状を球形又は粒状にすることができるので、導電性インク塗布層を、薄くて緻密な層に形成することができる。 The metal particles contained in the conductive ink can be obtained by a titanium redox method. Here, the titanium redox method is defined as “a method in which metal element ions are reduced by a redox action when trivalent Ti ions are oxidized into tetravalent ions to precipitate metal particles”. The metal particles obtained by the titanium redox method have a small average particle diameter, are uniform, and can be spherical or granular in shape, so that the conductive ink coating layer can be formed into a thin and dense layer. it can.

As a method different from the present invention, a through hole is formed in the insulating layer, a conductive ink containing metal particles is applied to the surface of the inner hole of the through hole and the surface of the insulating layer to form a conductive ink coating layer, and heat treatment is performed. Thus, it is also possible to manufacture a printed wiring board having two conductive layers, a conductive ink fixing layer and a plating layer, on both surfaces of the insulating layer. However, in this case, there is a problem that the adhesion between the insulating layer and the conductive ink fixing layer is not strong. In the present invention, since the insulating

(Conductive ink)
As the conductive ink, an ink containing fine metal particles as a conductive substance and containing a dispersant for dispersing the metal particles and a dispersion medium is used.
The types and sizes of the metal particles dispersed in the conductive ink are as described above, except that Cu particles having an average particle size of 1 nm to 500 nm are used.
Moreover, the manufacturing method of a metal particle includes the titanium redox method mentioned above, and the following manufacturing methods are possible.
(Method for producing metal particles)
The metal particles can be produced by a conventionally known method such as a high temperature treatment method called an impregnation method, a liquid phase reduction method, or a gas phase method.
In order to produce metal particles by the liquid phase reduction method, for example, in water, a water-soluble metal compound that is a source of metal ions forming the metal particles and a dispersant are dissolved, and a reducing agent is added. Preferably, the metal ion may be subjected to a reduction reaction for a certain time under stirring. Of course, when metal particles made of an alloy are produced by a liquid phase reduction method, two or more water-soluble metal compounds are used.
In the case of the liquid phase reduction method, the produced metal particles are spherical or granular in shape, have a sharp particle size distribution, and can be made into fine particles.
For example, in the case of Cu, the water-soluble metal compound that is the source of the metal ion is copper (II) nitrate [Cu (NO 3 ) 2 ], copper (II) sulfate pentahydrate [CuSO 4 .5H 2. O]. In the case of Ag, silver nitrate (I) [AgNO 3 ], silver methanesulfonate [CH 3 SO 3 Ag], and in the case of Au, tetrachloroaurate (III) acid tetrahydrate [HAuCl 4 · 4H 2 O], In the case of Ni, nickel chloride (II) hexahydrate [NiCl 2 · 6H 2 O] and nickel nitrate (II) hexahydrate [Ni (NO 3 ) 2 · 6H 2 O] can be exemplified. For other metal particles, water-soluble compounds such as chlorides, nitric acid compounds and sulfuric acid compounds can be used.
(Reducing agent)
As a reducing agent when producing metal particles by the oxidation-reduction method, various reducing agents capable of reducing and precipitating metal ions in a liquid phase (aqueous solution) reaction system can be used. For example, sodium borohydride, sodium hypophosphite, hydrazine, transition metal ions such as trivalent titanium ions and divalent cobalt ions, reducing sugars such as ascorbic acid, glucose and fructose, ethylene glycol, glycerin, etc. Mention may be made of polyhydric alcohols. Among these, the titanium redox method described above is a method of reducing and precipitating metal ions by redox action when trivalent titanium ions are oxidized to tetravalent.
(Dispersant for conductive ink)
As the dispersant contained in the conductive ink, various dispersants having a molecular weight of 2000 to 100,000 and capable of favorably dispersing the metal particles precipitated in the dispersion medium can be used. By using a dispersant having a molecular weight of 2,000 to 100,000, the metal particles can be well dispersed in the dispersion medium, and the film quality of the resulting conductive ink coating layer can be made dense and defect-free. . If the molecular weight of the dispersant is less than 2000, there is a possibility that the effect of preventing the aggregation of the metal particles and maintaining the dispersion may not be obtained sufficiently, and as a result, the conductive ink coating layer may not be dense and have few defects. is there. When the molecular weight exceeds 100,000, the bulk is too large, and in the heat treatment performed after the application of the conductive ink, the sintering of the metal particles is inhibited to generate voids, or the film quality of the conductive ink application layer is dense. Or the decomposition residue of the dispersant may lower the conductivity.
In addition, it is preferable that the dispersant does not contain sulfur, phosphorus, boron, halogen and alkali from the viewpoint of preventing the deterioration of parts.
Preferred dispersants are those having a molecular weight in the range of 2,000 to 100,000, and amine-based polymer dispersants such as polyethyleneimine and polyvinylpyrrolidone, and also have a carboxylic acid group in the molecule such as polyacrylic acid and carboxymethylcellulose. Hydrocarbon polymer dispersant, poval (polyvinyl alcohol), styrene-maleic acid copolymer, olefin-maleic acid copolymer, or copolymer having a polyethyleneimine moiety and a polyethylene oxide moiety in one molecule And a polymer dispersant having a polar group of
The dispersant can be added to the reaction system in the form of a solution dissolved in water or a water-soluble organic solvent.
It is preferable that the content rate of a dispersing agent is 1-60 weight part per 100 weight part of metal particles. When the content ratio of the dispersant is less than the above range, there is a possibility that the effect of preventing the aggregation by dispersing the metal particles around the metal particles in the conductive ink containing water is insufficient. When the above range is exceeded, during the baking heat treatment after the application of the conductive ink, the excessive dispersant inhibits the baking including the sintering of the metal particles, thereby causing voids or reducing the denseness of the film quality. In addition, the decomposition residue of the polymer dispersant may remain in the conductive layer as an impurity, thereby reducing the conductivity of the printed wiring.
(Adjusting the average particle size of metal particles)
To adjust the average particle size of the metal particles, adjust the type and blending ratio of the metal compound, dispersant, and reducing agent, and adjust the stirring speed, temperature, time, pH, etc. when reducing the metal compound. do it.
For example, the pH of the reaction system is preferably 7 to 13 in order to obtain particles having a fine average particle diameter as in the present invention.
In order to adjust the pH of the reaction system to 7 to 13, a pH adjusting agent can be used. As this pH adjuster, common acids and alkalis such as hydrochloric acid, sulfuric acid, sodium hydroxide and sodium carbonate are used. In particular, in order to prevent deterioration of peripheral members, alkali metals and alkaline earth metals, Nitric acid and ammonia which do not contain a halogen element such as chlorine and impurity elements such as sulfur, phosphorus and boron are preferable.
In the embodiment of the present invention, the metal particles having an average particle diameter in the range of 30 nm or more and 100 nm or less are used, but it is possible to use the metal particles having an average particle diameter in the range of 1 nm or more and 500 nm or less as an allowable range. is there.
Here, the average particle diameter is represented by the center diameter D50 of the particle size distribution in the dispersion, and was measured using a Nikkiso Microtrac particle size distribution meter (UPA-150EX).
(Adjustment of conductive ink)
The metal particles deposited in the liquid phase reaction system are subjected to steps such as filtration, washing, drying, and pulverization, and the conductive ink can be adjusted using the powder once. In this case, powdered metal particles, water as a dispersion medium, a dispersant, and if necessary, a water-soluble organic solvent are blended at a predetermined ratio, and a conductive ink containing metal particles can do.
Preferably, the conductive ink is prepared using a liquid phase (aqueous solution) reaction system in which metal particles are deposited as a starting material.
That is, the liquid phase (aqueous solution) of the reaction system containing the precipitated metal particles is subjected to treatment such as ultrafiltration, centrifugation, washing with water, and electrodialysis to remove impurities, and if necessary, concentrated to remove water. Or, conversely, after adjusting the concentration of the metal particles by adding water, if necessary, a conductive ink containing the metal particles is prepared by blending a water-soluble organic solvent in a predetermined ratio. In this method, generation of coarse and irregular particles due to aggregation of metal particles during drying can be prevented, and a dense and uniform conductive ink coating layer can be obtained.
(分散媒)
導電性インクにおける水の割合は、金属粒子100重量部あたり20〜1900重量部であるのが好ましい。水の含有割合が前記範囲未満では、金属粒子を良好に分散させる効果が不十分となるおそれがある。また水の含有割合が前記範囲を超える場合は、導電性インク中の金属粒子の割合が少なくなり、必要な厚みと密度とを有する良好な塗布層を形成できないおそれがある。
(Dispersion medium)
The proportion of water in the conductive ink is preferably 20 to 1900 parts by weight per 100 parts by weight of the metal particles. If the water content is less than the above range, the effect of dispersing the metal particles satisfactorily may be insufficient. Moreover, when the content rate of water exceeds the said range, the ratio of the metal particle in electroconductive ink will decrease, and there exists a possibility that the favorable coating layer which has required thickness and density cannot be formed.
The organic solvent blended into the conductive ink as necessary can be various water-soluble organic solvents. Specific examples thereof include alcohols such as methyl alcohol, ethyl alcohol, n-propyl alcohol, isopropyl alcohol, n-butyl alcohol, isobutyl alcohol, sec-butyl alcohol and tert-butyl alcohol, ketones such as acetone and methyl ethyl ketone, Examples thereof include polyhydric alcohols such as ethylene glycol and glycerin and other esters, and glycol ethers such as ethylene glycol monoethyl ether and diethylene glycol monobutyl ether.
The content ratio of the water-soluble organic solvent is preferably 30 to 900 parts by weight per 100 parts by weight of the metal particles. If the content ratio of the water-soluble organic solvent is less than the above range, the effect of adjusting the viscosity and vapor pressure of the dispersion due to the inclusion of the organic solvent may not be sufficiently obtained. When the above range is exceeded, there is a possibility that the effect of dispersing the metal particles in the conductive ink satisfactorily without causing aggregation by sufficiently swelling the dispersant with water.
(Coating on conductive layer with conductive ink)
As a method of applying the conductive ink in which metal particles are dispersed on the entire inner surface of the through
Drying after application. Thereafter, the process proceeds to heat treatment described later.
(Heat treatment of conductive ink coating layer)
The conductive ink fixed on the base material is obtained by heat-treating the conductive ink applied on the entire inner hole surface of the through
By heat treatment, the dispersant and other organic substances contained in the applied conductive ink are volatilized and decomposed by heat to remove them from the coating layer, and the remaining metal particles are in a sintered state or a stage before sintering. Then, they are firmly fixed on the entire inner surface of the through
The heat treatment may be performed in the air. Further, in order to prevent oxidation of the metal particles, it may be further fired in a reducing atmosphere after firing in the air. The firing temperature can be set to 700 ° C. or less from the viewpoint of suppressing the metal crystal grain size of the conductive
Of course, when the insulating
Further, as the heat treatment atmosphere, considering that the metal particles to be laminated are extremely fine, in order to prevent the oxidation well, for example, the O 2 concentration was decreased, for example, the O 2 concentration was set to 1000 ppm or less. A non-oxidizing atmosphere can be obtained. Furthermore, for example, a reducing atmosphere can be obtained by containing hydrogen at a concentration lower than the lower explosion limit (3%).
This completes the process of forming the conductive
