Abstract
Description
The present invention relates to a MEMS device, an electronic module, an electronic apparatus, and a moving object.
Conventionally, using MEMS (Micro Electro Mechanical System) technology, a MEMS element is formed on a base substrate, and wiring speeds and structures connected to the MEMS element are detected on the base substrate. MEMS devices are known.
As a method for manufacturing such a MEMS device, for example, a silicon substrate as a material for a semiconductor element is bonded to a base substrate formed of glass or the like by anodic bonding. Then, the MEMS substrate is etched to leave the region for forming the MEMS element, which is a component of the MEMS device on the silicon substrate, and the region for forming the wiring and the structure connected to the MEMS element, thereby removing the MEMS element and the wiring. By doing so, a MEMS device is obtained.
例えば、非特許文献1では、ベース基板としてSOI(Silicon on Insulator)基板を用いている。 For example, in Non-Patent Document 1, an SOI (Silicon on Insulator) substrate is used as the base substrate. In the MEMS device in which the MEMS element is arranged on the SOI substrate, wiring and a structure for connecting to the MEMS element are provided on the SOI substrate using silicon as a material, and the wiring and the structure are connected to the MEMS element to be connected. A configuration is disclosed.
Since a structure supporting a movable MEMS element can withstand a pulling force generated by the movement of the MEMS element, it is required to increase a connection region between the structure and a base substrate on which the structure is provided. However, when the connection region is enlarged, the stress caused by the difference in thermal expansion coefficient between the base substrate and the structure is concentrated in the connection region where the base substrate and the structure are connected, and the structure is separated from the base substrate. There was a fear.
SUMMARY An advantage of some aspects of the invention is to solve at least a part of the problems described above, and the invention can be implemented as the following forms or application examples.

FIG. 3 is an enlarged view showing an example of the support structure 150 (150a, 150b).
The
The

A
The
The

More specifically, a constant potential (Vr) is applied to the

The
As shown in FIGS. 8 and 9, when an angular velocity ω around the Z axis is applied to the
As the
