本比較例(比較例1)では、酸素を含むガスのプラズマをゲート絶縁層13の表面に照射しているため、第二シリコン層14の膜厚は実施例1のよりも厚く、12nmであった。このため第一シリコン層15内には、第二シリコン層14から移動した酸素原子がより多く取り込まれる。ここで本比較例(比較例1)の半導体装置において、SIMS測定を行った。その結果、第一シリコン層15の酸素原子の濃度は、1.5×1020atoms・cm-3であった。図5は、実施例1及び比較例1でそれぞれ作製したTFTの伝達特性を示すグラフである。尚、図5のグラフにおいて、本比較例(比較例1)では微結晶シリコン膜(第一シリコン層15)内に含まれる酸素がドナーとして働き、第一シリコン層15内のキャリア密度が高くなる。このため、ドレイン電流の立ち上がり電圧が大きく負側にシフトしてしまった。この結果、ドレイン電圧が0Vの時に大きなドレイン電流が流れてしまうノーマリーオンのTFTとなっていた。また、ドレイン電流の最低値であるオフ電流も約1桁大きくスイッチTFTとしては不適当な特性であった。
