Abstract
Description
The present invention relates to a semiconductor laser module, and more specifically to a semiconductor laser module used in the fields of optical communication, spectroscopy / measurement, and the like.
FIG. 1 shows the structure of a semiconductor laser carrier used in a conventional semiconductor laser module. As shown in FIG. 1, the
The
The
For the
On the other hand, a technology called Tunable Diode Laser Spectroscopy (hereinafter referred to as TDLS) (see Non-Patent Document 1), which uses a semiconductor laser as a spectral light source and is applied to a gas analyzer or the like, has recently been developed. Attention has been paid.
FIG. 2 is an explanatory diagram for explaining the general operating principle of TDLS.
As shown in FIG. 2A, the TDLS apparatus includes a laser light source 4 and a photodetector 7. The
As shown in FIG. 2B, in TDLS, the oscillation wavelength of the laser light source 4 is repeatedly swept. When there is an absorption line of the inspection object 6 within the swept wavelength range, the received light intensity of the laser light received by the photodetector 7 is the absorption line of the inspection object 6 as shown in FIG. A corresponding dip appears. The basic operating principle of TDLS is to measure and analyze the gas type and concentration of the inspection object 6 based on the position and depth of the dip.
In an actual application, a wavelength modulation spectroscopy (Wavelength Modulation Spectroscopy) in which a laser is driven by superimposing a sine wave having a higher repetition frequency on a sawtooth wave as shown in FIG. (Hereinafter referred to as WMS)) or a frequency modulation spectroscopy (see Non-Patent Document 2) is often used.
The repetition frequency of the sawtooth wave in FIG. 2 (b) is directly related to the data collection time and is often desirable to be fast, but is typically about 1 Hz. The repetition frequency of the sine wave superimposed by WMS needs to be sufficiently faster than the above-mentioned sawtooth repetition frequency, but typically a speed of about 10 kHz is often used.
As a method of sweeping the wavelength, there are a method of sweeping the operating temperature of the semiconductor laser chip and a method of sweeping the current injected into the semiconductor laser chip. In the case of an InP-based DFB laser, the temperature coefficient δλ T = dλ / dT of the oscillation wavelength is about 0.1 nm / ° C, whereas the current coefficient δλ c = dλ / dI of the oscillation wavelength depends on the structure of the semiconductor laser, etc. However, it is typically about 0.01 nm / mA. Therefore, when sweeping a wavelength with temperature, it is easy to obtain a relatively large wavelength sweep width, but when sweeping with a current, it is generally difficult to obtain a large wavelength sweep width.
However, wavelength sweeping with temperature is slow and typically requires minutes per sweep, so it is not used much except in special cases. Wavelength sweep by is often used.
The current coefficient Δλ c of the oscillation wavelength of the semiconductor DFB laser is a function of the modulation speed. It is known that the effect of heat is dominant in the low speed region around the vicinity of MHz, and the plasma effect is dominant in the high speed region (see Non-Patent Document 3). Since the present invention is mainly intended for application to the above-described TDLS, a low speed region of about several tens of kHz or less is important as a modulation speed. Accordingly, hereinafter, the current coefficient δλ c of the oscillation wavelength described in the present specification indicates a current coefficient in a low speed region where the effect of heat is mainly used.
In application to TDLS semiconductor laser module, for example, when you want to measure a plurality of absorption lines in a single sweep, I want to take a wide wavelength sweep width, i.e. caused many cases that want large semiconductor laser source of [delta] [lambda] c . about making large semiconductor laser source of [delta] [lambda] c is to shorten the resonator length, by reviewing the structure of the semiconductor laser chip, such as changing the crystal structure, it is possible to some extent corresponding. However, review of the chip structure for increasing the [delta] [lambda] c, since it is often accompanied by significant deterioration of other electro-optical properties such as a decrease in light output, it is difficult to narrow the line-up into one structure. If you want to prioritize the optical output or prioritize the sweep wavelength width at the expense of output, you will need to prepare multiple types of semiconductor laser chips optimized for your needs. There is a problem that remarkably increases.
A method using a DBR laser or the like is also conceivable as a method for obtaining a wide wavelength sweep width at high speed. However, DBR lasers have problems such as mode hopping and are difficult to control, and it is difficult to satisfy electro-optical characteristics such as wavelengths required for TDLS applications at this time. It is not a solution. TDLS is used are widely in applications, controllability, while using the excellent semiconductor DFB laser reliability, and a method of increasing the [delta] [lambda] c is desired.
The present invention relates to a semiconductor laser module comprising a semiconductor laser carrier comprising a submount or stem, a heat sink on the submount or stem, and a semiconductor laser chip on the heat sink. A heat conduction adjusting plate is further provided between the stem and the heat sink, and the heat conduction adjusting plate is made of a material having a thermal conductivity smaller than that of the heat sink material.
In one embodiment of the present invention, the semiconductor laser chip is an InP-based DFB laser chip, and the heat conduction adjusting plate is made of a material mainly made of alumina or Kovar.
The present invention relates to a semiconductor laser module comprising a semiconductor laser carrier comprising a submount or stem and a semiconductor laser chip on the submount or stem, the semiconductor laser carrier comprising: a submount or stem; and a semiconductor laser chip. And a heat conduction adjusting plate.
In one embodiment of the present invention, the semiconductor laser chip is an InP-based DFB laser chip, and the heat conduction adjusting plate is made of an InP-based material or a material mainly made of Kovar.
The present invention relates to a semiconductor laser module comprising a semiconductor laser carrier comprising a submount or stem and a semiconductor laser chip on the submount or stem, the semiconductor laser carrier comprising: a submount or stem; and a semiconductor laser chip. And a thermal strain buffer plate and a heat conduction adjusting plate on the thermal strain buffer plate.
In one embodiment of the present invention, the semiconductor laser chip is an InP-based DFB laser chip, the heat conduction adjusting plate is made of an InP-based material, and the thermal strain buffer plate is made of a material mainly made of aluminum nitride. It is characterized by comprising.
Since the present invention makes it possible to suppress heat dissipation from the semiconductor laser chip, a semiconductor laser module having a larger current coefficient δλ c of the oscillation wavelength than when a semiconductor laser chip having the same structure is mounted by a conventional method is provided. It can be produced.
In addition, since the heat conduction can be finely controlled by changing the size and thickness of the heat conduction adjusting plate, the desired δλ c can be set within a range that does not significantly deteriorate other electro-optical characteristics such as light output. The resulting design is possible, and there is no need to prepare a plurality of types of semiconductor laser chips.
Semiconductor laser modules with different δλ c can be manufactured using one type of semiconductor laser chip with excellent basic electro-optical characteristics such as optical output, which significantly increases manufacturing costs and inventory management costs. Therefore, it is possible to provide a plurality of types of semiconductor laser modules that meet various needs.
Hereinafter, embodiments of the present invention will be described with reference to the drawings.
(First embodiment)
FIG. 3 is a perspective view showing the structure of the semiconductor laser carrier used in the semiconductor laser module according to the present embodiment.
As shown in FIG. 3, the semiconductor laser carrier according to this embodiment includes a
The
The semiconductor laser module manufactured using the semiconductor laser carrier shown in FIG. 3 is manufactured using the semiconductor laser carrier having the conventional structure shown in FIG. 1 due to the effect of the heat conduction adjusting plate having a low thermal conductivity. As compared with the above, since the heat radiation generated in the semiconductor laser chip is suppressed, the current coefficient Δλ c of the oscillation wavelength is increased. Further, if the thickness of the heat conduction adjusting plate is increased or the area is reduced, the effect of suppressing heat dissipation is further increased, so that δλ c is increased.
On the other hand, suppression of heat dissipation also causes degradation of electro-optical characteristics such as a decrease in light output. However, when the semiconductor laser carrier according to the present invention is used, the effect of suppressing heat dissipation can be finely adjusted by appropriately setting the thickness and area of the heat conduction adjusting plate. Therefore, it is possible to appropriately design a large δλ c having a trade-off relationship and electro-optical characteristics such as light output for each individual need.
The material of the heat conduction adjusting plate is not limited to the above-mentioned alumina, and various materials having a lower thermal conductivity than the heat sink material can be used. However, the heat conductivity of the heat conduction adjusting plate material and the heat conductivity of the heat sink material can be used. The greater the difference, the greater the effect of suppressing heat dissipation. For materials other than alumina, Kovar, for example, has a thermal conductivity comparable to that of alumina, and its thermal expansion coefficient is close to that of aluminum nitride, which is a typical heat sink material, and also to copper tungsten, which is a typical submount material. Because it is close, it is a useful material that can achieve the same effect as alumina.
(Second Embodiment)
FIG. 4 is a perspective view showing the structure of the semiconductor laser carrier used in the semiconductor laser module according to the present embodiment.
As shown in FIG. 4, the semiconductor laser carrier according to this embodiment includes a
Since there is the heat
By appropriately setting the thickness and area of the heat
(Third embodiment)
FIG. 5 is a perspective view showing the structure of the semiconductor laser carrier used in the semiconductor laser module according to the present embodiment.
As shown in FIG. 5, the semiconductor laser carrier according to the present embodiment includes a
The semiconductor laser carrier according to the present embodiment has a high heat radiation suppressing effect because the heat
Further, in the semiconductor laser carrier according to the present embodiment, the thermal
(Fourth embodiment)
The semiconductor laser module including the semiconductor laser carrier according to the first embodiment, the second embodiment, and the third embodiment described above is basically a semiconductor laser module having a built-in electronic cooling element. is there. However, a Can package without a built-in electronic cooling element as shown in FIG. 6 is also widely used as a mounting form of the semiconductor laser module.
