Abstract
Description
The present invention relates to a wiring board and a manufacturing method thereof, and more particularly, to a wiring board applicable to power electronics equipment such as consumer electronics, industrial equipment, and electric power control equipment mounted on an electric vehicle, and a manufacturing method thereof.
Consumer equipment such as home air conditioners and refrigerators, and industrial equipment such as inverters and servo controllers, to electric vehicles, and other equipment that use large amounts of power need to meet energy-saving demands associated with heightened environmental protection awareness. For this reason, power modules and control devices that are used have a wide range of control modules equipped with power semiconductor elements that can be controlled with high efficiency, for example, IGBTs (Insulated Gate Bipolar Transistors). However, these control modules cause a large amount of heat to flow at the same time as flowing a large current through metal wiring on the wiring circuit and electronic components to be mounted. In order to cope with such heat generation, a ceramic wiring board having a metal wiring pattern formed of a thick metal foil or metal plate is used.
FIG. 1 is a cross-sectional view showing the structure of a
The
In the configuration of the
For this reason, it is effective for improving the heat radiation performance to quickly conduct the generated heat in the thickness direction of the
Therefore, by forming a
As a method for forming the thick
However, when the thickness of the
When only the
An explanatory view of another conventional method of manufacturing a wiring board is shown in FIG. 3 (see, for example, Patent Document 1). In the manufacturing method shown in FIG. 3, a metal film is formed by etching using a thin copper foil that can easily ensure accuracy and shorten processing time on a ceramic substrate that is to be an
An explanatory view of another conventional method for manufacturing a wiring board is shown in FIG. 4 (see, for example, Patent Document 2). In the manufacturing method shown in FIG. 4, a
However, in the above-described two methods of manufacturing a wiring board, after a metal layer such as a copper foil is bonded on the surfaces of the
Accordingly, an object of the present invention is to solve the above-described problems, and to provide a wiring board suitable for power electronics equipment compatible with high power use and excellent in heat dissipation, easy to manufacture with a small number of man-hours, and a method for manufacturing the same.

For the

According to such a method, many complicated steps (man-hours) such as a step of individually producing a ceramic substrate and a step of joining the ceramic substrate constituting the insulating
Here, the partial expanded cross section of the surface of the insulating
The size and depth of the plurality of
Next, a method for forming the
As shown in FIG. 7, a gas such as pressurized air (about 2 to 10 bar), nitrogen gas, or argon gas is injected into the
For example, there is a case where
In particular, the plurality of
In addition, by forming a plurality of
Here, the joining state of the
As shown in FIG. 8, in order to form the
In the step of forming the
This is because, when the
The
In order to form the continuous
The method of spraying and laminating the
In such a method, the insulating
Next, a modification of the above embodiment will be described with reference to FIG.
As shown in FIG. 11, a
The
As described above, the method for manufacturing a wiring board according to the present invention employs a low-temperature process in which a metal wiring pattern is directly formed on various insulating materials. And distortion can be reduced. Therefore, quality can be ensured easily, and further, metal wiring pattern formation and specification change can be easily performed. Therefore, it is easy to manufacture a metal wiring pattern having a desired thickness, and it is also possible to partially set an arbitrary thickness. In addition, since different metal materials can be easily laminated by layer, it is possible to easily form a metal bonding layer or the like for mounting electronic components on the metal wiring pattern.
It is to be noted that, by appropriately combining any of the above-described various embodiments, the effects possessed by them can be produced.
ADVANTAGE OF THE INVENTION According to this invention, the wiring board suitable for the power electronics apparatus which formed the metal wiring pattern excellent in heat dissipation which can use high electric power, and the manufacturing method of a wiring board with easy manufacture with few man-hours (low price) Can be provided.
