また、薬液先導孔を斜面の外側(第二の面側又は開口側とも称す)に形成するほど、第一のエッチングマスク113の下側にまでエッチングが進み易くなり、基板の面積に対して凹部が占める割合が増える傾向にある。一方、薬液先導孔を斜面の内側(凹部底面側とも称す)に形成するほど、凹部底面がエッチングされて平坦性が低下する傾向にある。そのため、基板のエッチングレートを考慮して、両者のバランスが取れる位置に薬液先導孔を形成することが望ましい。また、薬液先導孔の深さについて、薬液先導孔が深すぎると凹部底面がエッチングされ易くなる。一方、薬液先導孔が浅すぎると、薬液先導孔を設ける効果が小さくなる。そのため、両者のバランスが取れる深さで薬液先導孔を形成することが望ましい。

Claims (11)
(1)前記シリコン基板の前記第二の面に前記凹部を第一の結晶異方性エッチングにより形成する工程と、
(2)前記凹部の斜面に薬液先導孔を形成する工程と、
(3)第二の結晶異方性エッチングを行うことにより前記凹部を拡大する工程と、
(4)前記凹部の底面にイオンを用いたドライエッチングによって前記液体供給口を形成する工程と、
