つぎに、これらの結果を元に、上述した本実施の形態にかかる光電変換装置の製造方法に従って光電変換装置を形成した。n型の結晶シリコン基板の表面に凹凸構造を形成した結晶シリコン基板5の一面側(受光面側)に、受光面側アモルファスシリコン層4をCVD法により形成した。受光面側アモルファスシリコン層4としては、結晶シリコン基板側からi型アモルファスシリコン層とp型アモルファスシリコン層とを積層した。i型層の膜厚は10nm、p型層の膜厚は20nmとした。

図6から、接合調整層3中の酸素欠損率を増加させると、酸素欠損率が4%〜20%の範囲において、接合調整層3が無い場合に比べて光電変換効率が増加することがわかる。これは、酸素欠損率が4%未満の場合は接合調整層3が構成要素として加わることによる接合抵抗の増加や光吸収のわずかな増加によって光電変換効率が低下するが、4%以上の場合は接合調整層3による接合抵抗の低減の効果が大きくなり光電変換効率が向上したと考えられる。酸素欠損率が20%より大きい場合は、接合調整層3による接合抵抗の低減の効果よりも接合調整層3による光吸収増加による影響により光電変換効率が低下したものと考えられる。したがって、接合調整層3中の酸素欠損率は、4%〜20%の範囲とされることが好ましい。

なお、上記においては接合調整層3を受光面側透明電極2と同じ酸化インジウム(InOx)により形成したので、成膜の途中でスパッタリングのガス組成等を変えるなどすることで接合調整層3を最も簡単に形成できるが、接合調整層3の材料は受光面側透明電極2と異なる材料としてもよい。例えば受光面側透明電極2を酸化インジウムからなる層として、接合調整層3をInOx、TiOx、SnOxおよびZnOxのいずれか1種からなる層や、これらの混合材料からなる層、さらにこれらの材料の多層膜からなる層としてもよい。この場合も、本実施の形態にかかる接合調整層3の効果が得られる。
