実施例1では、基板に、裏面電極として厚さ600nmのMo膜が形成されたSLG基板(ソーダライムガラス基板)を用いた。SLG基板は、ATOK製で、厚さが1mmである。
この基板上に、金を、厚さ5nm蒸着し、金アイランド構造を作製した後、過熱処理を実施し、金ナノ粒子を層状に基板のMo層上に形成した。
次に、MBE装置(エピクエスト製)を用いて、Mo層上に、金属ナノ粒子を覆うようにして、膜厚が1.5μmのCIGS膜を作製した。なお、基板加熱温度は、520℃とした。
CIGS膜製膜後、化学浴析出法(CBD法)により、バッファ層としてCdS層を、CIGS膜上に厚さ50nmに形成した。
バッファ層形成後、窓層として、ZnO層を、バッファ層(CdS層)上にバッファ層上に10nmの厚さに形成し、透明電極としてZnO:Al膜を、窓層(ZnO層)上に300nmの膜厚にスパッタリング法により連続製膜した。
次に、透明電極の表面に、スパッタ法にて、アルミニウムからなる集電電極を形成して光電変換素子を作製した。なお、実施例1の光電変換素子は、図1(a)に示す光電変換素子10と同様の構成である。
