Abstract
Description
The technology of the present disclosure relates to a sputtering apparatus, and more particularly to a sputtering apparatus that deposits magnesium oxide particles sputtered from a target on a substrate.
Conventionally, as described in
(Method 1) A method of directly depositing an oxide, which is a material of a tunnel insulating film, on a substrate.
(Method 2) A method of oxidizing the metal film after depositing a metal, which is a constituent element of the tunnel insulating film, on the substrate.
For example, in the technique described in Patent Document 2, an ECR sputtering method is disclosed as an example of the
Further, the technique described in Patent Document 4 discloses an RF sputtering method and a reactive sputtering method which are examples of the
Incidentally, the relationship between the element resistance value RA of the tunnel magnetoresistive element and the film thickness T of the tunnel insulating film is generally expressed by RA = αe βT (α and β are constants). As can be seen from the relationship between the element resistance value RA and the film thickness T, in order to ensure the in-plane uniformity of the element resistance value RA, the in-plane uniformity is very high with respect to the film thickness T of the tunnel insulating film. Will be required.
In this regard, according to the method 2 described above, the process of forming the magnesium oxide film is divided into the formation of the magnesium film and the oxidation of the magnesium film, and thus it is necessary to adjust the film thickness T and the oxygen concentration at the same time. As compared with
On the other hand, Method 2, which requires a magnesium film formation step and a magnesium film oxidation step, has a lower production capacity in the production of a tunnel magnetoresistive element than
An object of the technology of the present disclosure made in view of the above-described circumstances is to provide a sputtering apparatus capable of improving the in-plane uniformity of the film thickness of the magnesium oxide film.
One aspect of the sputtering apparatus of the present disclosure is a sputtering apparatus that sputters a magnesium oxide target, a stage that arranges a substrate surface parallel to the target surface, and a magnetic circuit that forms a leakage magnetic field on the target surface. And a portion where the component of the leakage magnetic field in the normal direction of the target surface is 0 is defined as an erosion region, and a line connecting the center of the substrate surface and the erosion region is defined as a first straight line. When a straight line extending in the radial direction of the substrate from the center of the surface is a second straight line, the distance between the center of the target surface and the erosion site is larger than the substrate radius, and the first straight line and the second straight line are Is an angle between 43.5 ° and 54.5 °.
When the angle formed between the traveling direction of the particles emitted from the target surface and the normal direction of the target surface is defined as the particle emission angle, the particles are emitted from the magnesium oxide target according to the actual measurement by the present inventors. The release frequency, which is the frequency, becomes maximum when the discharge angle is 25 °. In a range where the discharge angle is smaller than 25 °, the degree of decrease in the discharge frequency increases as the discharge angle decreases. In the range where the discharge angle is larger than 25 °, the degree of decrease in the discharge frequency increases as the discharge angle increases.
In contrast, the emission angle distribution of particles emitted from a conventional target is generally considered to follow a so-called cosine law in which the emission frequency of particles is maximized when the emission angle is 90 °, for example. . For this reason, the present inventors have identified such a discharge angle distribution specific to the target of magnesium oxide as one of the factors that makes it difficult to achieve in-plane uniformity of film thickness with a conventional sputtering apparatus. Based on the emission angle distribution inherent in magnesium oxide, the distance between the center of the target surface and the erosion site is larger than the substrate radius, and the angle formed between the first straight line and the second straight line is 43.5 ° or more. It was found that the in-plane uniformity of the film thickness was 2% (1σ) or less if it was 54.5 ° or less.
In this regard, in one aspect of the sputtering apparatus of the present disclosure, the distance between the center of the target surface and the erosion part is larger than the substrate radius, and the angle formed by the first straight line and the second straight line is 43.5 ° or more. It is 54.5 degrees or less. Therefore, it is possible to increase the in-plane uniformity of the thickness of the magnesium oxide film, and it is possible to form the magnesium oxide film with in-plane uniformity suitable for mass production of 2% (1σ) or less. It becomes.
According to another aspect of the sputtering apparatus of the present disclosure, in the above aspect, a portion where the component in the normal direction of the leakage magnetic field is 0 has a width, and the portion of the component in the normal direction of the leakage magnetic field is 0 The part closest to the center of the target surface is defined as the erosion part.
When the portion of the leakage magnetic field in the normal direction has a width, the in-plane uniformity of the film thickness of the magnesium oxide film often changes depending on the size of the width. For example, when the component of the leakage magnetic field in the normal direction has a width and the portion farthest from the center of the target surface among these portions is an erosion portion, in addition to the erosion portion, Magnesium oxide particles are equally released even at a site close to the center of the target surface. Then, magnesium oxide is released from the target surface other than the erosion site, and as a result of the magnesium oxide reaching the substrate surface, the above-described effects may be reduced.
In this regard, according to another aspect of the sputtering apparatus of the present disclosure, when the portion of the leakage magnetic field in the normal direction has a width, the portion closest to the center of the target surface is determined as the erosion portion. . Therefore, it is possible to suppress the in-plane uniformity of the film thickness of the magnesium oxide film from changing according to the width.
According to another aspect of the sputtering apparatus of the present disclosure, in the above aspect, the target surface and the substrate surface up to a pressure at which the particles emitted from the erosion site do not collide with other particles until the particles reach the substrate surface. And an exhaust part for exhausting between the two.
When particles emitted from the erosion site collide with other particles between the target surface and the substrate surface, the traveling direction of the emitted particles changes before the emitted particles reach the substrate surface. It is not rare to end up. Therefore, if the chances of such particles colliding with each other increase, the above-described effects are also reduced.
In this regard, according to another aspect of the sputtering apparatus of the present disclosure, the target surface and the substrate are brought to a pressure at which the particles released from the erosion site do not collide with other particles until the particles reach the substrate surface. The pressure between the surfaces is reduced. Therefore, it is possible to enhance the above-described effect as compared with the case where particles emitted from the erosion site collide with other particles between the target surface and the substrate surface.
In one aspect of the sputtering apparatus according to the present disclosure, a portion of the target surface where the component in the normal direction of the leakage magnetic field is zero surrounds the center of the target surface.
According to another aspect of the sputtering apparatus of the present disclosure, compared to the case where the portion of the leakage magnetic field in the normal line direction is not annular, in the annular portion surrounding the center of the substrate surface, the portion and the erosion portion The relative relationships of each other are easily maintained. For this reason, the above-described effect that the film thickness uniformity of the magnesium oxide film formed on the substrate surface is enhanced becomes more remarkable in the annular portion surrounding the center of the substrate surface.
In one aspect of the sputtering apparatus of the present disclosure, in the above aspect, the shape of the portion where the component of the leakage magnetic field in the normal direction is 0 on the target surface is similar to the outer peripheral portion of the substrate.
According to another aspect of the sputtering apparatus of the present disclosure, the shape of the portion in which the component in the normal direction of the leakage magnetic field is 0 is similar to the outer peripheral portion of the substrate. The relative relationship between the part and the erosion part is easily maintained. Therefore, the above-described effect that the film thickness uniformity of the magnesium oxide film formed on the substrate surface is improved becomes more remarkable in the circumferential direction of the substrate.
In one aspect of the sputtering apparatus of the present disclosure, in the above aspect, the magnetic circuit rotates the leakage magnetic field at the center of the target surface.
According to another aspect of the sputtering apparatus of the present disclosure, since the erosion part rotates about the center of the target surface as the rotation center, the relative part between the part and the erosion part is determined at each part in the circumferential direction of the substrate. Are more easily maintained. Therefore, the above-described effect that the film thickness uniformity of the magnesium oxide film formed on the substrate surface is improved becomes more remarkable.
Hereinafter, an embodiment embodying a sputtering apparatus according to the present disclosure will be described with reference to FIGS. First, the overall configuration of the sputtering apparatus will be described with reference to FIGS.
As shown in FIG. 1, above the
A
When the
At this time, plasma density below the
The region with no vertical magnetic field component B ⊥ will have a width case, also in the radial
Next, the positional relationship between the substrate surface Sa and the
As shown in FIG. 3, the
(Condition 1) Erosion diameter R3> Substrate radius R1
(Condition 2) 54.5 ° ≧ θd ≧ 43.5 °
Next, details of
FIG. 5 is a release frequency distribution diagram showing the release angle distribution of magnesium oxide in the polar coordinate system having the
As shown in FIG. 5, in the
The present inventors have identified such a discharge angle distribution specific to the
Next, the method of numerical calculation of the in-plane film thickness uniformity and the result of the numerical calculation will be described below with reference to FIGS. FIG. 7 shows a numerical calculation method of the film thickness at the landing point Sp, which is an arbitrary point on the substrate S.
As shown in FIG. 7, a straight line connecting an
As shown in FIG. 8, a boundary line L3 having an erosion diameter R3 with respect to the substrate radius R1 larger than 1.0 and an angle formed with the vertical axis is a first boundary angle θd1 (= 43.5 °); A good in-plane uniformity of 2% (1σ) or less is recognized only between the boundary line L4 and the second boundary angle θd2 (= 54.5 °).
Here, the range in which the erosion diameter R3 with respect to the substrate radius R1 is 1.0 is a range in which the erosion diameter R3 is larger than the substrate radius R1. In other words, this is a range in which the above-described
The horizontal axis in FIG. 8 corresponds to the above-described second straight line L2 extending in the radial direction of the substrate S from the substrate center Sc. 8 corresponds to the point where the erosion diameter R3 is 0 and the distance H between TSs is 0, that is, the substrate center Sc. Each coordinate point in FIG. 8 is the erosion diameter R3 from the substrate center Sc. It corresponds to a point that is far away, that is, directly below the
Next, the operation of the above-described sputtering apparatus will be described below.

A magnesium oxide film was formed under the following conditions using the sputtering apparatus described above. As a result of measuring the in-plane film thickness uniformity of the magnesium oxide film obtained from each of the plurality of conditions, a result equivalent to the film thickness uniformity shown in FIG. 8 was obtained.
-Substrate S: Silicon substrate-Substrate radius R1: 4 inches-6 inches-Target 12: Magnesium oxide target-Target diameter R2: 6.5 inches-9.5 inches-Distance H between TS: 18 cm-24 cm
Erosion diameter R3: 5.5 inch to 8.5 inch Film forming pressure: 0.3 Pa to 1.5 Pa
As described above, according to the present embodiment, the following effects can be obtained.
(1) According to the above embodiment, the erosion diameter R3, which is the distance between the
Therefore, it is possible to increase the in-plane uniformity of the thickness of the magnesium oxide film, and it is possible to form the magnesium oxide film with in-plane uniformity suitable for mass production of 2% (1σ) or less. It becomes.
(2) As described above, by the rotation of the
In this regard, according to the above embodiment, as shown in FIG. 3, a portion having no vertical magnetic field component B ⊥ has erosion width W, the site closest to the
(3) When particles emitted from the
In this regard, according to the above-described embodiment, the
(4) Since the
(5) Since the shape of the
