Description
The present invention relates to a semiconductor inspection apparatus and a semiconductor inspection method, and more particularly to a semiconductor inspection apparatus and a semiconductor inspection method for screening a plurality of semiconductor chips formed on a semiconductor substrate.
A plurality of semiconductor chips can be formed by performing a plurality of processes on one semiconductor substrate. The formed semiconductor chip generally includes a defective product that does not operate normally. In order to prevent these defective products from flowing into the market, screening is performed for selecting a good product or a defective product for a plurality of formed semiconductor chips. In particular, conventionally, electrical screening has been performed on semiconductor chips.
Further, as a method of analyzing a failure (failure) of a semiconductor chip, in addition to an electrical analysis method, the light emission from the semiconductor chip is analyzed as disclosed in
However, the circuit pattern formed on the semiconductor chip has been increased in scale and scaled up with the development of microfabrication technology and the like. For this reason, all defects in the circuit pattern of the semiconductor chip cannot be detected by electrical screening, and the ratio (coverage) of defects in the circuit pattern that can be detected by the screening is reduced. In addition, in order to perform electrical screening on a large-scale circuit pattern, the test pattern applied to the circuit pattern also needs to be a long and complex pattern, which increases the time and cost for creating the test pattern. To do.
Therefore, the present invention has been made to solve the above-mentioned problems, and it is not necessary to make the test pattern long and complicated, and the ratio of circuit pattern defects that can be detected by screening is increased. An object of the present invention is to provide a semiconductor inspection apparatus and a semiconductor inspection method capable of performing the above.
In order to solve the above problems, the present invention is a semiconductor inspection apparatus that performs screening on a plurality of semiconductor chips formed on a semiconductor substrate. The semiconductor inspection apparatus includes a stage, a probe, a tester unit, a light detection unit, a light emission analysis unit, a control unit, and an abnormality determination unit. The stage holds the semiconductor substrate. The probe is brought into electrical contact with a circuit pattern formed on one surface of the semiconductor substrate held on the stage. The tester unit applies a test pattern for performing electrical screening to the circuit pattern via the probe, and detects an output signal from the circuit pattern based on the applied test pattern. The optical detection unit detects light emission based on an electric signal applied to the circuit pattern via the probe from the other surface side of the semiconductor substrate in order to perform optical screening. The light emission analysis unit analyzes the light emission detected by the light detection unit. The control unit controls the stage, the tester unit, and the light emission analysis unit in order to perform electrical screening and optical screening. The abnormality determination unit determines a defect in the circuit pattern based on the output signal detected by the tester unit, and determines a defect in the circuit pattern based on the light emission analyzed by the light emission analysis unit.
Since the semiconductor device according to the present invention can perform electrical screening and optical screening on the circuit pattern of the semiconductor chip, the test pattern does not need to be a long and complicated pattern. The percentage of circuit pattern defects that can be detected can be increased.

Hereinafter, embodiments according to the present invention will be described with reference to the drawings.

The light emission analysis unit 6 analyzes the light emission detected by the
The main control unit 7 controls the
The DC test is a test performed on DC (direct current) items such as a voltage value and a current value. The AC test is a test performed on AC (alternating current) items such as a signal propagation delay time. The function test is a test for confirming that the logic circuit formed on the chip operates correctly. By performing these electrical tests, the
Optical screening (hereinafter also referred to as “emission test”) is a non-defective product by detecting light emission that occurs when a circuit pattern on a chip is disconnected, short-circuited, or defective in high resistance. This is a process of selecting whether the product is defective or defective. The detailed principle of the light emission test will be described in detail later.
The
The abnormality determination unit 9 determines a chip abnormality by determining a defect in the circuit pattern based on the output signal detected by the
Further, the abnormality determination unit 9 determines a chip abnormality by determining a defect in the circuit pattern based on the light emission analyzed by the light emission analysis unit 6. Chip abnormality determination based on light emission analyzed by the light emission analysis unit 6 will be described in detail later.
図3(a)は、CMOS(Complementary Metal Oxide Semiconductor)を用いたインバータ回路の入力信号線が断線した場合の発光を説明するための概略図である。 Next, the detailed principle of the light emission test will be described. FIG. 3 is a schematic diagram for explaining the detailed principle of the light emission test. FIG. 3A is a schematic diagram for explaining light emission when an input signal line of an inverter circuit using CMOS (Complementary Metal Oxide Semiconductor) is disconnected. As shown in FIG. 3A, when the input signal line of the inverter circuit is disconnected, the input signal line of the inverter circuit is in a floating state, a through current flows between the power source and the ground, and the inverter circuit (more Specifically, light emission occurs in NMOS).
FIG. 3B is a schematic diagram for explaining light emission when the output signal line of the inverter circuit using the CMOS is short-circuited. As shown in FIG. 3B, when a short circuit exists in the output signal line of the inverter circuit, when an H level signal is input to the input signal line of the inverter circuit, the NMOS of the inverter circuit is turned on, and the output signal line A through current flows through the NMOS through the short-circuited portion, and light emission occurs in the NMOS.
FIG. 3C is a schematic diagram for explaining light emission when the input signal line of the inverter circuit using CMOS has a high resistance. As shown in FIG. 3C, when the input signal line of the inverter circuit has a high resistance, when a rectangular wave (signal whose voltage changes repeatedly) is input to the input signal line of the inverter circuit, the input signal line becomes high. Since it is a resistor, the rectangular wave signal input to the inverter circuit is rounded. Therefore, the time during which the input voltage of the CMOS becomes an intermediate potential is lengthened, a through current flows between the power supply and the ground, and light emission occurs in the inverter circuit (more specifically, NMOS).
If the circuit pattern of the chip includes a location where the chip is broken, short-circuited, or has a high resistance, and there is a location where the above-described principle is established, the
However, in an electrical test, for example, in a circuit pattern chip composed of 1 billion inverter circuits, even if a failure occurs in one inverter circuit, it is not possible to distinguish between measurement variations and defective products. Can not. Specifically, when the amount of current leaked from one normal inverter circuit is 1 pA, 1 pA × 1 billion = 1 mA is detected as the standby current in the entire chip. Even if the amount of current leaking from one abnormal inverter circuit is 1 μA, which is 1 million times the amount of current leaking from one normal inverter circuit, the change in the amount of current that can be measured from the entire chip is the standby current Since it is about one-thousandth, it is impossible to distinguish between measurement variations and defective products.
In the
FIG. 4 is a Venn diagram schematically showing the range of defects in circuit patterns that can be detected by screening. The range of (I) shown in FIG. 4 is a range schematically showing defects in circuit pattern disconnection, short circuit, and high resistance that can be detected only by an electrical test. The range of (II) is the range which showed typically the malfunction of the circuit pattern disconnection, short circuit, and high resistance which can be detected only by a light emission test. The range of (III) is a range schematically showing defects in circuit pattern disconnection, short circuit, and high resistance that can be detected in both an electrical test and a light emission test.
As shown in FIG. 4, the
Next, a method for screening a circuit pattern of a chip with the
Further, in step S502, the
In step S503, the
Further, the flowchart shown in FIG. 5 is an example, and the order of steps S501, S502, and S503 may be changed. Furthermore, subsequent tests may be omitted for chips that have failed in the preceding test. In that case, if more defective products can be detected in the preceding test, it is possible to reduce the number of chips to be executed in the subsequent test, and the task time spent for the entire screening may be shortened. . Further, since the task time per chip spent for each test is different, the task time spent for the entire screening test may be shortened by changing the order of each test.
As shown in FIG. 5, in the screening method of
The screening method of the
First, in step S601 shown in FIG. 6, the
As shown in FIG. 6, in another screening method of the
Moreover, the flowchart shown in FIG. 6 is an example, and the order of steps S601, S602, S603, and S604 may be changed.
Next, in the screening method shown in FIG. 6, the abnormality determination unit 9 determines that there is a defect in the circuit pattern of the chip, such as disconnection, short circuit, or high resistance, and more specifically describes a method of determining the chip abnormality. . FIG. 7 is a flowchart for explaining a method by which abnormality determination unit 9 of
First, in step S701 shown in FIG. 7, when n chips are formed and there are m substrates, the abnormality determination unit 9 stores the result of the electrical test of the first substrate in the storage unit (see FIG. Read from (not shown). Further, in step S702, the abnormality determination unit 9 extracts the result of the electrical test of the first chip from the read result.
Next, in step S703, the abnormality determination unit 9 compares the extracted result of the electrical test with the determination criterion of the DC test, and determines whether or not the DC test is passed. If the abnormality determination unit 9 determines that the DC test is passed (step S703: YES), the abnormality determination unit 9 determines whether the function test is passed (step S704). If the abnormality determination unit 9 determines that the DC test is not passed (step S703: NO), the process proceeds to step S707 described later.
If the abnormality determination unit 9 determines that the function test is passed (step S704: YES), the abnormality determination unit 9 determines whether the AC test is passed (step S705). Note that the flowchart shown in FIG. 7 is an example, and the order of steps S703, S704, and S705 may be changed. Since the light emission test is performed only on the chips that have passed all the tests of the DC test, the function test, and the AC test, the order of steps S703, S704, and S705 is in no particular order.

If the abnormality determination unit 9 determines that the light emission test is not passed (step S813: NO), the process proceeds to step S815 described later.
After registering the chip that has passed the light emission test in step S814 as the target chip for the electrical test, the abnormality determination unit 9 deletes the extracted light emission test result (step S815). If the abnormality determination unit 9 determines that the result of the extracted light emission test is not the result of the light emission test of the nth chip (step S816: NO), the abnormality determination unit 9 extracts the result of the light emission test of the next chip (step S818). ).
If the abnormality determination unit 9 determines that the result of the extracted light emission test is the result of the light emission test of the nth chip (step S816: YES), the light emission of the substrate read from the storage unit of the light emission analysis unit 6 It is determined whether or not the test result is the result of the light emission test of the mth substrate (step S817).

The abnormality determination unit 9 compares the
After determining the abnormality of the target chip in step S905, the abnormality determination unit 9 deletes the extracted light emission test result (step S906). Next, the abnormality determination unit 9 determines whether or not the target chip for which abnormality has been determined is the last registered target chip (step S907). If the abnormality determination unit 9 determines that the target chip for which abnormality has been determined is not the last registered target chip (step S907: NO), the result of the light emission test for the next target chip is extracted from the read result (step S907). If the abnormality determination unit 9 determines that the chip for which abnormality has been determined is the last registered target chip (step S907: YES), the abnormality determination unit 9 determines whether it is the last registered target substrate (step S908). . If it is determined that the target substrate is not the last registered target substrate (step S908: NO), the abnormality determination unit 9 reads the result of the light emission test of the next target substrate from the read result (step S910). If the abnormality determination unit 9 determines that it is the last registered target substrate (step S908: YES), the process ends.

A histogram in which the light emission points s, t, u, and w of this image data are arranged in the order of brightness brightness is the graph on the right side of FIG.
In FIG. 15C, there are three dark emission points s, one emission point t brighter than the emission point s, one emission point u brighter than the emission point t, and emission point x brighter than the emission point u. One image data exists. Note that the light emission point x is darker than the light emission point w shown in FIG. A histogram in which the light emission points s, t, u, and x of this image data are arranged in the order of brightness brightness is the graph on the right side of FIG.
In the histogram created by the light emission analysis unit 6, the abnormality determination unit 9 determines a threshold value of luminance as a determination criterion, and when there is a light emitting point brighter than the threshold value, it is determined that there is a problem of disconnection, short circuit, or high resistance. Then, the chip is determined to be abnormal (defective product).
For example, the abnormality determination unit 9 sets a threshold value (broken line) in the histogram shown in FIG. 15A, and there is a light emitting point v brighter than the threshold value, so that the target chip of the image data shown in FIG. The chip is determined to be abnormal because it is determined that there are defects such as disconnection, short circuit, and high resistance.
Similarly, the abnormality determination unit 9 sets a threshold value (broken line) in the histogram shown in FIG. 15B, and there is a light emitting point w brighter than the threshold value. Therefore, the abnormality determination unit 9 sets the target chip of the image data shown in FIG. It is determined that a disconnection, a short circuit, or a high resistance exists, and the chip is determined to be abnormal.
Further, the abnormality determination unit 9 sets a threshold value (broken line) in the histogram shown in FIG. 15C, and since there is no light emitting point brighter than the threshold value, the disconnection is made in the target chip of the image data shown in FIG. It is determined that there is no short circuit or high resistance, and the chip is determined to be normal.

The
The
このような回路パターンの不具合を判断する方法は、OBIRCH(Optical Beam Induced Resistance CHange)法として一般に知られている。
For this reason, the
As described above, the
The embodiment disclosed this time should be considered as illustrative in all points and not restrictive.
