Abstract
Description
The present invention relates to a film forming apparatus, and more particularly to a film forming apparatus that performs vacuum deposition by an in-line method.
Vacuum deposition is widely used as a method of forming an inorganic film and an organic film, and a method of forming an organic film that functions as an antifouling film on the surface of an optical component or the like by vacuum deposition is known.
For example, the vapor deposition material for organic film formation is heated and vaporized by a heater provided in a chamber constituting the vacuum vapor deposition apparatus, vapor of the vapor deposition material is ejected on the surface of the film formation target, and the vapor deposition material is deposited. An organic film is formed.
As a vapor deposition apparatus for forming an organic film, those having various configurations are known.
For example,
On the other hand, for example, FIG. 4 of
Patent Document 3 discloses water repellency by vacuum deposition under high vacuum using a deposition material obtained by impregnating a porous inorganic oxide matrix with an organosilane compound such as a silane compound having a perfluoroalkyl group. A method of applying a coating is disclosed.
The organic film-forming vapor deposition material used in the above vacuum vapor deposition may be used in the state of a solution dissolved in a solvent for the purpose of preventing deterioration of the vapor deposition material and ensuring uniformity.
However, for example, when a vacuum deposition is performed using a deposition material for forming an organic film in a solution state in a film deposition apparatus that performs vacuum deposition by an in-line method, an organic film that is formed easily because a solvent is mixed into the deposition material. There is a disadvantage that the film quality such as the durability and the friction resistance is deteriorated.
The problem to be solved is that it is difficult to prevent deterioration of the quality of the formed film when vacuum deposition is performed using a deposition material in a solution state by an in-line method.

As described above, even if the vapor deposition material solution is continuously supplied onto the vapor deposition
Next, the vapor deposition material left on the vapor deposition
The vapor of the vapor deposition material obtained by vaporization is ejected to the
According to the film forming apparatus of the present embodiment, even when vacuum deposition is performed using a vapor deposition material in a solution state in an in-line method, of the vapor deposition material solutions supplied from the vapor deposition material solution supply unit in the sub chamber. After the vapor deposition material is left on the vapor deposition material supply belt to evaporate the solvent and separated, the vapor of the vapor deposition material obtained by vaporizing the vapor deposition material heated by the heating unit in the vapor deposition chamber is jetted onto the film formation target. By depositing and forming a film of a vapor deposition material, deterioration of the film quality of the formed film can be prevented.
For example, when an antifouling film is formed, high film quality such as durability and friction resistance of the antifouling film can be realized.
By adopting a vapor deposition material supply belt, it is possible to provide at least two regions with different pressures and temperatures, thereby continuously separating the solvent from the vapor deposition material solution. It has become.
In the film forming apparatus and film forming method of the present embodiment, it is effective to make the vapor deposition material uniform on the surface of the vapor deposition material supply belt in order to efficiently evaporate the vapor deposition material.
For example, the vapor deposition material can be made uniform by providing an orifice on the surface of the vapor deposition material supply belt between the time after the solvent separation from the vapor deposition material solution in the sub chamber and the evaporation of the vapor deposition material in the vapor deposition chamber. For example, when the width of the vapor deposition material supply belt is 30 mm, the dimensions of the orifice are, for example, a gap with the vapor deposition material belt of 0.2 mm and a width of 28 mm.
Further, in the film forming apparatus and film forming method of the present embodiment, when the film forming apparatus is used for a long period of time, the vapor deposition material that could not be evaporated is deposited on the vapor deposition material supply belt and each orifice, and the normal operation is hindered. Or adversely affect film quality.
For example, the unnecessary vapor deposition material can be removed by attaching a component (scraper) that is in contact with the surface of the vapor deposition material supply belt or maintains an appropriate gap.
The installation position of the scraper is between the evaporation chamber and the supply pipe for supplying the vapor deposition material. Specifically, for example, by installing a plate in contact with the surface of the vapor deposition material supply belt inside the evaporation chamber, the above unnecessary vapor deposition material can be appropriately removed.

<Modification>
In the film forming apparatus of the present embodiment, the sub chamber, the vapor deposition material supply belt, the vapor deposition material solution supply unit, and the heating unit are preferably unitized.
By adopting a unitized configuration, it is easy to mount, maintain or replace the film forming apparatus.

This is because it is possible to provide at least four regions with different pressure and temperature by using a vapor deposition material supply belt, which enables continuous separation of the solvent from the vapor deposition material solution. It has become.
Furthermore, it is possible to increase the number of chambers constituting the sub chamber as required.
In the sixth embodiment and the seventh embodiment, the sub chamber is composed of a plurality of chambers.
In the above configuration, the back pressure of the first sub chamber may be set high so that the solvent separation in the first sub chamber is not performed, and the solvent separation is gradually performed after the second sub chamber.
Moreover, a required pressure gradient can be formed in the sub chamber up to the vapor deposition chamber by the supply speed of the vacuum vapor deposition material, the arrangement of the plurality of sub chambers, and the setting of the back pressure.
When the material is introduced into the sub-chamber, if the back pressure in the sub-chamber is not set appropriately, the solvent may evaporate all at once and the vapor deposition material may be scattered. This can be suppressed by providing or gradually separating the solvent after the second sub chamber without performing the solvent separation in the first sub chamber.
For example, an appropriate pressure gradient can be obtained by introducing a gas such as Ar into the first sub chamber and designing it together with the material supply port.
Furthermore, it is possible to prevent the vapor deposition material from being scattered by using a cover, a mesh, a wire, or the like.
