を有することを特徴とする半導体装置の製造方法。 A method of manufacturing a semiconductor device including a photodiode having a first semiconductor region and a second semiconductor region in contact with the first semiconductor region and having a junction depth deeper than the first semiconductor region,
(A) implanting an impurity having a second conductivity type into a semiconductor substrate to form the second semiconductor region;
(B) implanting an impurity having a first conductivity type different from the second conductivity type into the semiconductor substrate to form the first semiconductor region;
(C) forming a first co-injection layer by co-injecting an inert impurity into the first semiconductor region;
A method for manufacturing a semiconductor device, comprising:
(e1)前記半導体基板上に前記ゲート電極を形成する工程と、
(e2)前記半導体基板の主面に前記第3半導体領域を形成する工程と、
(e3)前記半導体基板の主面に前記第4半導体領域を形成する工程と、

(E1) forming the gate electrode on the semiconductor substrate;
(E2) forming the third semiconductor region on the main surface of the semiconductor substrate;
(E3) forming the fourth semiconductor region on the main surface of the semiconductor substrate;
(E4) forming a third co-injection layer by co-injecting an inert impurity into the fourth semiconductor region;
