近年、半導体プロセスやマイクロマシニング技術の進歩により、パターニング加工技術が確立されてきており、コストの安いシリコン基板上に吐出液収容部及び圧電素子を直接形成する圧電アクチュエータ構成が提案されている。
しかし、シリコン基板上へ直接圧電体を成膜する薄膜ピエゾタイプのアクチュエータでは圧電体薄膜の内部応力により製造途中で圧電体層自体にクラックが発生する問題が発生する。そして、微細な圧力室から大きなインク液滴を吐出するために圧電体層の性能を向上させるほど圧電体層の内部応力が大きくなり不具合が発生しやすくなる。

特許文献2では圧力室及び隔壁に対向する領域に連続的に成膜された圧電体層に対して、隔壁および隔壁付近の圧電体層にイオン打ち込みによって、すでに形成された圧電体層の組成や構造を変化させて容易に変形抑制層が形成できる。変形抑制層を選択的に形成出来るので振動による振動板のクラックの発生等が少ない液体噴射ヘッドが得られるとしている。特許文献2は変形を伴う振動板上へ固定端まで含めた領域に圧電層を形成した構造で振動板の固定端付近での振動板クラックを防止する方法であり、圧電層の内部応力には触れられておらず応力によるPZTのクラックに対する対策にはなっていない。

特許文献3では変形可能な振動板と下部電極と圧電体層上部電極とを有する圧電アクチュエータにおいて全ての膜の膜応力を合わせた膜応力が圧縮応力であるとしている。圧縮応力とすることでアクチュエータが変形しやすくなるとしている。圧電体層の内部応力に起因するクラック等不具合に関する記載がない。
このように、従来の圧電アクチュエータでは、圧電体層の内部応力(残留応力)に起因するクラック等については検討がなされていなかった。

焼成する圧電体層9の面積が大きいほど、収縮量が大きくなり、残留応力も大きくなる。このため、従来の圧電素子の製造方法のように、下電極層上に成膜した圧電前駆体層の膜全体を焼成すると、焼成する面積が大きくなり、残留応力が大きくなるため、クラックが生じやすかった。
また、圧電体層9のアクチュエータとして機能しない部分のみにクラックが生じても、結晶化した圧電体層9は硬度が高く、クラックが伝播し易いため、圧電体層9の成膜後の後工程や液滴吐出ヘッド50が完成した後にクラックがアクチュエータとして機能する部分に伝播することがある。また、残留応力が生じていると、クラックだけでなく、圧電素子56全体に反りが生じるという不具合もある。
圧電体層9のアクチュエータとして機能する部分にクラックが生じたり、圧電素子56全体に反りが生じたりすると、上電極層10と下電極層8との間に所定の電圧を印加しても圧電素子56が所望の変形を得ることができなくなる。圧電素子56が所望の変形を得られないと、その信頼性は低下し、クッラックや反りが多発すると圧電アクチュエータ200を製造する際の歩留りも悪くなる。

下電極層8と上電極層10との間に圧電体層9を有する圧電素子56の、下電極層8を形成する下電極層形成工程と、下電極層8に圧電体の前駆体である圧電体前駆体の圧電体前駆体層を積層する圧電体前駆体層積層工程と、圧電体前駆体を結晶化させて圧電体層9を形成する圧電体層形成工程と、圧電体層9に上電極層10を積層して上電極層10を形成する上電極層形成工程と、によって圧電素子56を作成し、圧電素子56の下電極層8と上電極層10との間に電圧を印加することで圧電素子56が変形を起こし、圧電素子56に密着した振動板55が変形する圧電アクチュエータ200を製造する図6及び図7を用いて説明する圧電アクチュエータの製造方法において、圧電体層形成工程で、圧電体層9を形成したときに電圧の印加により変形する領域となる圧電変形領域の圧電体前駆体層を焼成して多結晶体からなる多結晶部9aとし、圧電変形領域外の領域の少なくとも一部の圧電体前駆体層を非晶質からなる非晶質部9bとするように、圧電体前駆体の結晶化を行い、多結晶部9aと非晶質部9bとを有する該圧電体層9を形成する。
このような圧電アクチュエータの製造方法では、圧電体層9の焼成工程で体積収縮による大きな残留応力が圧電体層9の内部に発生することを抑制し、大きな残留応力によって圧電体層形成工程後の工程で圧電体層9にクラックが発生することを抑制する。この製造方法で製造された圧電アクチュエータ200の圧電体層9におけるアクチュエータとして機能させる部分は結晶化させ多結晶部9aとし、アクチュエータとして機能させない部分は非晶質のままの非晶質部9bとする。部分的に非晶質のままとすることで、圧電体層9全体を多結晶体とするものに比べて、圧電体層9中の残留応力が低減し、クラックの発生を抑制できる。また、多結晶部9aを必要な箇所に対向するように複数箇所形成し、その間が非晶質部9bとなることにより、残留応力が発生する箇所が分散し、圧電素子56全体での反りを低減することができる。これにより信頼性の高い圧電アクチュエータ200が歩留り良く生産することが出来る。
〔態様B〕
〔態様A〕において、圧電体層形成工程では、圧電体層9のアクチュエータとして機能させる部分のみが開口したメタルマスクを、焼成前の圧電体層9の表面上に重ね合わせて、圧電体前駆体層の多結晶部9aとなる部分のみを結晶化させる。このように、圧電体前駆体層を成膜後、部分的に焼成し結晶化することで、圧電体層中の残留応力が分散し、基板全体の反りを低減でき圧電膜にクラックが発生することを抑制することができる。具体的にはメタルマスクを用いたランプアニール法によって焼成を行い圧電体前駆体層を部分的に結晶化させる。これにより簡便な焼成方法で選択的に焼成が可能となり信頼性の高い圧電アクチュエータ200を低コストかつ歩留り良く生産する事が出来る。
〔態様C〕
〔態様A〕において、圧電体層形成工程では、圧電体前駆体層の全体を結晶化した後、非晶質部となる部分のみを非晶質化させてもよい。このような圧電アクチュエータの製造方法では、圧電体前駆体層を成膜後に基板を焼成し全面結晶化させた後にリソグラフィー法によってマスキングし、イオン注入法によって部分的に非晶質化する。全体を焼成し結晶化した領域をイオン注入法によって非晶質化し応力を開放させる。これによって結晶化による残留応力を次工程(本実施形態では上電極層形成工程)の前に低減させ、残留応力によって生じた基板反りも低減することができるため、圧電体層9にクラックが発生することを抑制することができる。このような製造方法では、圧電体前駆体層全体を結晶化する従来の製造方法に、非結晶化を行う簡単な工程を追加することで信頼性の高い圧電アクチュエータ200を歩留り良く生産する事が出来る。
〔態様D〕
本実施形態の圧電アクチュエータ200は、振動板55と、圧電体層9を挟む二つの電極層(8及び10)に電圧を印加されることにより変形を起こして、この変形を伝達して振動板55を変形させる圧電素子56と、を備えた圧電アクチュエータであり、〔態様A〕乃至〔態様C〕の何れか1つの態様に記載の圧電アクチュエータの製造方法によって製造されたものである。このような圧電アクチュエータ200は、圧電体層9の焼成工程で体積収縮による大きな残留応力が生じることを抑制し、圧電体層9の残留応力によって圧電膜成膜後の後工程で圧電体層9にクラックが発生することを防止することが出来るため、信頼性の高い低コストな圧電膜アクチュエータである。
〔態様E〕
本実施形態の圧電アクチュエータ200は、振動板55と、圧電体層9を挟む二つの電極層(8及び10)に電圧を印加されることにより変形を起こして、この変形を伝達して振動板55を変形させる圧電素子56と、を備えた圧電アクチュエータであり、圧電体層9は、電圧の印加により変形する領域である圧電変形領域が多結晶体からなる多結晶部9aであり、圧電変形領域外の領域が非晶質からなる非晶質部9bである。圧電体層9が部分的に多結晶部9aであることにより、結晶化している面積を小さくすることで、クラックが生じるおそれがある部分が小さくなり、クラックの発生を抑制することができる。また、上述した実施形態では、圧電アクチュエータ200の製造工程において、成膜した圧電体層9をエッチングして、略アクチュエータとして用いる部分のみを残してくる。しかし、圧電アクチュエータとしては、圧電体層のアクチュエータとして用いない部分をエッチングせずにそのまま残した構成もある。エッチングしないことにより、コストの削減を図るとともに、圧電体は絶縁体としての機能を有するため、圧電体層を絶縁層として機能させることができる。このような構成の場合、アクチュエータとして用いない部分まで多結晶体であると、経時の使用によりアクチュエータとして用いない部分にクラックが発生し、そのクラックがアクチュエータとして用いる部分まで伝播する恐れがある。このような問題に対して、本態様Eの構成を備えた圧電アクチュエータでは、アクチュエータとして用いない部分を非晶質部とすることで、経時の使用によりアクチュエータとして用いない部分にクラックが発生することを防止できる。
〔態様F〕
インク液滴21などの液滴を吐出するノズル孔20と、ノズル孔20により外部と連通し、かつ液滴となるインク液などの吐出液を収容する吐出液収容部である吐出液室14と、吐出液室14内の圧力を変化させることにより、吐出液室14内の吐出液をノズル孔20から吐出させる圧力変化手段とを有する記録ヘッド51などの液滴吐出ヘッド50において、圧力変化手段として、〔態様D〕または〔態様E〕の圧電アクチュエータ200を備える。圧電体層9にクラックが発生することを抑制できる圧電アクチュエータ200を備えているため、信頼性が高く、低コストな液滴吐出ヘッド50を実現できる。
〔態様G〕
インク液滴21を吐出するインク吐出ヘッドである記録ヘッド51と、記録ヘッド51にインク液を供給するインクタンクであるタンク部102aを一体化したインクカートリッジ102において、記録ヘッド51として〔態様F〕の液滴吐出ヘッド50を用いる。このようにインクタンク一体型の記録ヘッド51の場合、記録ヘッド51の低コスト化、信頼性向上は、ただちにインクカートリッジ102全体の低コスト化、信頼性向上につながるので、インクカートリッジ102の製造不良が減少し、低コスト化を図ることができる。
〔態様H〕
インク液滴21を吐出するインクジェットヘッドである記録ヘッド51を搭載したインクジェット記録装置であるプリンタ100において、〔態様F〕の液滴吐出ヘッド50を用い、液滴吐出ヘッド50は、信頼性が高く、低コストな液滴吐出ヘッドであるため、これを備えたプリンタ100全体としても信頼性の向上が図れ、低コスト化を図ることができる。
〔態様I〕
図10に示すように、搬送対象の液体が通過する流路33に配置された振動板55を変形させる振動板変形手段を備え、振動板55の変形によって液体を輸送するマイクロポンプ300において、振動板変形手段として、〔態様D〕または〔態様E〕の圧電アクチュエータ200を備える。これらの圧電アクチュエータ200は、圧電体層9のクラックの発生や歩留り低下を改善することが出来るため、マイクロポンプ300全体としても、小型であり、低コストのマイクロポンプが実現できる。

該圧電素子の該下電極層と該上電極層との間に電圧を印加することで該圧電素子が変形を起こし、該圧電素子に密着した振動板が変形する圧電アクチュエータを製造する圧電アクチュエータの製造方法において、
