Abstract
Description
The present invention relates to a method for manufacturing an electromechanical transducer, a liquid discharge head, and an image forming apparatus.
As an image forming apparatus such as a printer, a facsimile, a copying machine, a plotter, or a complex machine of these, for example, a liquid discharge recording type image forming using a recording head composed of a liquid discharge head (droplet discharge head) that discharges ink droplets. An apparatus (ink jet recording apparatus) is known. This liquid discharge recording type image forming apparatus means that ink droplets are transported from a recording head (not limited to paper, including OHP, and can be attached to ink droplets and other liquids). Yes, it is also ejected onto a recording medium or a recording medium, recording paper, recording paper, etc.) to form an image (recording, printing, printing, and printing are also used synonymously). And a serial type image forming apparatus that forms an image by ejecting liquid droplets while the recording head moves in the main scanning direction, and a line type head that forms images by ejecting liquid droplets without moving the recording head There are line type image forming apparatuses using
In the present application, the “image forming apparatus” of the liquid discharge recording method is an apparatus that forms an image by discharging liquid onto a medium such as paper, thread, fiber, fabric, leather, metal, plastic, glass, wood, ceramics, or the like. In addition, “image formation” means not only giving an image having a meaning such as a character or a figure to a medium but also giving an image having no meaning such as a pattern to the medium (simply It also means that a droplet is landed on a medium). “Ink” is not limited to ink, but is used as a general term for all liquids capable of image formation, such as recording liquid, fixing processing liquid, and liquid. DNA samples, resists, pattern materials, resins and the like are also included. In addition, the “image” is not limited to a planar image, and includes an image given to a three-dimensionally formed image and an image formed by three-dimensionally modeling a solid itself.
As the liquid discharge head, for example, a piezoelectric body, for example, a lower electrode (first electrode), a piezoelectric layer (metal composite oxide), an upper portion, as pressure generating means for generating pressure by applying pressure to ink that is liquid in a liquid chamber A piezoelectric actuator composed of a piezoelectric member or the like in which electrodes (second electrodes) are sequentially stacked is provided. The piezoelectric actuator deforms an elastically deformable diaphragm that forms a wall surface in the liquid chamber, thereby changing the volume and pressure in the liquid chamber. So-called piezoelectric heads that discharge droplets are known.
As a conventional method of manufacturing a piezoelectric element, various vacuum film forming methods (for example, sputtering method, MO-CVD method (chemical vapor deposition method using a metal organic compound)) on a lower electrode (first electrode), Piezoelectric films are deposited by deposition techniques such as vacuum deposition, ion plating, sol-gel, hydrothermal synthesis, AD (aerosol deposition), and coating / thermal decomposition (MOD). After the (second electrode) is formed, the upper electrode is patterned by photolithography and etching, and the piezoelectric film and the lower electrode are similarly patterned to form individual (corresponding to each liquid chamber) piezoelectric elements. It is known to do.
However, dry etching of metal composite oxides, particularly PZT, is not easy. Si semiconductor devices can be easily etched by RIE (Reactive Ion Etching), but this type of material increases the plasma energy of ionic species, so special RIE using ICP plasma, ECR plasma, and helicon plasma is necessary. In addition, the cost of the manufacturing apparatus is increased. Further, since the selectivity with respect to the lower electrode (underlying electrode film) cannot be achieved, there is a disadvantage that non-uniformity of the etching rate occurs particularly in a large-area substrate.
Therefore, conventionally, as a method of forming an electromechanical conversion element such as a piezoelectric element, for example, a method of forming a metal composite oxide on a substrate using a solgen method (Patent Document 1), two or more inkjet heads are used. A method of forming a ferroelectric thin film in which different sol-gel solutions are discharged and uniformly mixed in one plane is known (Patent Document 2).
Further, in order to preferentially orient the crystal orientation plane of PZT to (111), an insulating layer TiO2 is formed on the diaphragm by a sputtering method, and an orientation control layer LNO is formed on the insulating layer TiO2 by a sputtering method. (Patent Document 3), an Ir layer is formed on a ZrO2 layer by sputtering, and a 3-7 nm Ti nucleus is formed on the Ir layer by sputtering (Patent Document 4). A surface roughness Ra of the insulating film zirconium oxide constituting the outermost surface of the vibration plate is formed within a range of 1 to 3 nm, and a Ti nucleus is formed on the insulating film zirconium oxide by a sputtering method (Patent Document 5). Is also known.
However, as described above, when the orientation control layer is provided, if the entire surface of the base electrode film serving as the lower electrode is applied and formed, variations in the degree of orientation due to variations in the film thickness occur, resulting in variations in the amount of displacement of the piezoelectric element. There is a problem that it leads to variations in droplet discharge characteristics.
Therefore, as disclosed in Patent Documents 3 to 5 described above, it is possible to make the film thickness uniform by forming the orientation control layer by sputtering, but in this case as well, the entire surface of the base electrode film can be obtained. Then, the orientation control layer formed on the substrate must be divided into individual orientation control layers corresponding to individual piezoelectric elements by etching. For this reason, there is a problem that an etching process is required and the manufacturing cost is complicated, and a portion to be removed by etching is generated, the material is wasted and the manufacturing cost is increased.
This invention is made | formed in view of said subject, and it aims at obtaining the electromechanical conversion element which has an orientation control layer at low cost.

In addition, the orientation control layer may be configured such that the preferred orientation of the electromechanical conversion film is (111).
The electromechanical conversion film may include at least one of Pb, Zr, and Ti.

Embodiments of the present invention will be described below with reference to the accompanying drawings.
First, in the method for producing an electrical conversion member according to the present invention, a patterned orientation control layer by a sol-gel method is formed on a first electrode, and a patterned electromechanical conversion film by a sol-gel method is formed on the orientation control layer. Form. That is, the orientation control layer precursor and the PZT precursor (sol-gel solution) that control the wettability of the base substrate are separately applied (utilizing the phenomenon of self-alignment on a specific metal of alkanethiol).
First, formation of an electromechanical conversion film by a sol-gel method will be described.
When the electromechanical conversion film is PZT, lead acetate, zirconium alkoxide, and titanium alkoxide compound are used as starting materials and dissolved in methoxyethanol as a common solvent to obtain a uniform solution. This homogeneous solvent is referred to as a PZT precursor (solution). As is well known, PZT is a solid solution of lead zirconate (PbTiO 3 ) and lead titanate (PbTiO 3 ), and the characteristics differ depending on the ratio. In general, the composition exhibiting excellent piezoelectric characteristics has a ratio of PbZrO 3 and PbTiO 3 of 53:47, and is expressed as “Pb (Zr0.53, Ti0.47) O 3 ” in chemical formula. It is written as PZT (53/47).
The starting materials for lead acetate, zirconium alkoxide and titanium alkoxide compounds are weighed according to the above chemical formula.
Since the metal alkoxide compound is easily hydrolyzed by moisture in the atmosphere, an appropriate amount of a stabilizer such as acetylacetone, acetic acid or diethanolamine may be added to the precursor solution as a stabilizer.
Examples of composite oxides other than PZT include barium titanate. In this case, a barium titanate precursor solution can be prepared by dissolving barium alkoxide and a titanium alkoxide compound in a common solvent. it can.
These materials are described by the general formula ABO 3 and correspond to composite oxides having A = Pb, Ba, Sr B = Ti, Zr, Sn, Ni, Zn, Mg, Nb as main components. As a specific description thereof, (Pb1-x, Ba) (Zr, Ti) O 3 , (Pb1-x, Sr) (Zr, Ti) O 3 , which is a part of Pb of the A site by Ba or Sr. This is the case. Such substitution is possible with a divalent element, and its effect has the effect of reducing characteristic degradation due to evaporation of lead during heat treatment.
When used as a piezoelectric actuator for a liquid discharge head, the PZT film needs to have a film thickness of 1 μm to 2 μm. Therefore, the PZT film forming process is repeated a dozen times to obtain a desired film thickness.
Next, the orientation control layer will be described.
When the preferential orientation of the complex oxide containing lead is controlled to (111), a titanium oxide layer is formed on the lower electrode (first electrode) as the orientation control layer with a film thickness of 2 to 50 nm. In the present invention, by applying the sol-gel method and applying a sol-gel liquid (orientation control layer precursor) to a necessary portion with a liquid discharge head, patterning of the orientation control layer and useless material consumption are suppressed.
As described above, in order to coat the alignment control layer precursor (sol-gel solution) and PZT precursor (sol-gel solution) by the sol-gel method using the liquid discharge head, the phenomenon of self-alignment on a specific metal of alkanethiol is used. And do it. In other words,
(1) Since thiol forms a self-assembled monomolecular (SAM) film on the platinum group metal, Pt is used for the first electrode (lower electrode), and the entire surface thereof is subjected to SAM film treatment. At this time, since the alkyl group is arranged on the SAM film, it becomes hydrophobic.
(2) The SAM film is patterned by a known photolithography and etching process. Even after the resist is stripped, the patterned SAM film remains, so that this portion remains hydrophobic. On the other hand, the part from which the SAM film has been removed by patterning is the platinum surface, so it has hydrophilicity, and this part becomes an element formation region for forming an effective electromechanical conversion element including the lower electrode.
(3) A sol-gel liquid is applied to a hydrophilic area (element formation area) using a liquid ejection apparatus including a liquid ejection head. For applying the sol-gel solution, for example, a titanium oxide precursor serving as an orientation control layer is applied using a first liquid discharge head, and heat treatment is performed to form a titanium oxide film as the orientation control layer. At this time, the coating region is only a hydrophilic region due to the contrast of the surface energy. The sol-gel liquid is adjusted to have a viscosity and surface tension that can be applied by a liquid discharge head.
(4) An element formation region is formed by SAM treatment on the first electrode on which the orientation control layer is formed.
(5) Using a liquid discharge coating apparatus including a liquid discharge head, a sol-gel liquid serving as an electromechanical conversion film is applied to the region of the titanium oxide film. For the application of the sol-gel solution, for example, a PZT precursor to be an electromechanical conversion film is applied using a second liquid discharge head, and heat treatment is performed to form the electromechanical conversion film. Also at this time, due to the contrast of the surface energy, the coating region is only the region of the titanium oxide film. The sol-gel liquid is adjusted to have a viscosity and surface tension that can be applied by a liquid discharge head.
As the liquid discharge coating apparatus, a serial type apparatus in which the first and second liquid discharge heads are arranged to be movable in the main scanning direction is used.
The second and subsequent sol-gel application steps are performed in the same manner as in the first, but at this time, the SAM film is not formed on the oxide thin film. Therefore, since the SAM film is formed in the region without the alignment control layer or the electromechanical conversion film (only on the exposed first electrode), the photolithography and etching performed in the first sol-gel solution coating process. No process is required. Thereby, the process of SAM film formation can be simplified.
The above process is repeated until the electromechanical conversion film coated and patterned has a desired film thickness. Patterning by this method can be performed, for example, until the ceramic film thickness (electromechanical conversion film) reaches a thickness of 5 μm.
This will be specifically described below.
First, a different example of the SAM film patterning process of ancanthiol will be described with reference to FIGS.
FIG. 1 shows an example of a photolithography etching method. As described above, the
Therefore, the

FIG. 3 shows an example of the exposure removal method. A
Next, the formation of the orientation control layer will be described with reference to FIG.
By performing the above-described ancanthiol SAM film patterning step, the surface of the
Therefore, as shown in FIG. 4B, a titanium
Next, film formation of the electromechanical conversion film will be described with reference to FIG.
As shown in FIG. 5A, the
Then, as shown in FIG. 5B, a
Thereafter, the formation of the
When a desired film thickness is obtained, an upper electrode (second electrode) 13 is formed on the
The material used for the lower electrode (first electrode) is a metal material that has heat resistance and forms a SAM film by reaction with alkanethiol. Here, copper or silver forms a SAM film, but cannot be used because it is altered in the atmosphere by heat treatment at 500 ° C. or higher. Although gold satisfies both conditions, it cannot be used because it adversely affects the crystallization of the PZT film to be laminated. Therefore, platinum, rhodium, ruthenium, iridium single metals and platinum-rhodium and other platinum group elements mainly composed of platinum are also effective. In this embodiment, the conductive oxide film is formed on the conductive oxide film. Deposited on.
If the substrate on which the first electrode is disposed is a liquid ejection head, it can be a diaphragm that forms the wall surface of the liquid chamber formed by the flow path plate. The vibration plate has a thickness of several μm, and a silicon oxide film, a silicon nitride film, a silicon oxynitride film, a laminated film of these films, and the like can be formed. In addition, a ceramic film such as an aluminum oxide film or a zirconia film in consideration of a difference in thermal expansion can be formed. These materials are insulators.
Since the first electrode is electrically connected as a common electrode when driving the electromechanical transducer, the substrate (for example, the diaphragm) on which the first electrode is disposed is an insulator or a conductive material subjected to insulation treatment. Use the body.
The silicon-based insulating film described above can be a thermal oxide film or a CVD deposited film, and the metal oxide film can be formed by a sputtering method.
In the past, when the platinum group first electrode was disposed on the diaphragm, an adhesion layer for enhancing the film adhesion was required. Titanium, tantalum, titanium oxide, tantalum oxide, titanium nitride, tantalum nitride and their laminated films are effective materials for the adhesion layer, but in the case of conductive oxide, the diaphragm is made of the same oxide (silicon oxide ), Sufficient film adhesion can be obtained without arranging these adhesion layers.
Next, specific examples of the present invention will be described.

Then, CH 3 (CH 2) using 6 -SH to alkanethiol, concentration 0.01 mol / l (solvent: isopropyl alcohol) is dipped into the solution, it was subjected to SAM process. Then, after washing and drying with isopropyl alcohol, the process proceeds to a patterning process.
The hydrophobicity after the SAM treatment was performed by measuring the contact angle, and the contact angle of water on the
Then, a photoresist (TSMR8800) manufactured by Tokyo Ohka Co., Ltd. was formed by a spin coat method, a resist pattern was formed by ordinary photolithography, and then an oxygen plasma treatment was performed to remove the exposed
As another type of patterning, a resist pattern was formed in advance with the same resist work, and after the same SAM film treatment, the resist was removed with acetone, and the contact angle was measured. The contact angle on the resist-covered platinum film was 5 ° or less (complete wetting), and that at other sites was 92.0 °, confirming that the
As another method, ultraviolet irradiation using a shadow mask was performed. The ultraviolet rays used were irradiated with vacuum ultraviolet light having a wavelength of 176 nm from an excimer lamp for 10 minutes. The contact angle of the irradiated portion was 5 ° or less (complete wetting), and that of the unirradiated portion was 92.2 °, confirming that the SAM film was patterned.
Thereafter, a
The applied
Next, after the sample surface was washed with isopropyl alcohol, the
Next, a PZT (53/47)
Then, isopropoxide titanium and isopropoxide zirconium are dissolved in methoxyethanol, the alcohol exchange reaction and the esterification reaction are advanced, and the PZT precursor solution is synthesized by mixing with the methoxyethanol solution in which the lead acetate is dissolved. did. The PZT concentration was 0.1 mol / liter.
The film thickness obtained by film formation with a single sol-gel is preferably 100 nm, and the precursor concentration is optimized from the relationship between the film formation area and the amount of applied precursor (and therefore is not limited to 0.1 mol / liter). Absent).
This PZT precursor solution was applied onto the
The
Furthermore, 6 times of SAM film treatment → selective application of PZT precursor → 120 ° C. drying → 500 ° C. thermal decomposition were performed, and crystallization treatment was performed for 2 cycles. Also at this time, defects such as cracks did not occur in the PZT film. The film thickness reached 1000 nm.
Then, an upper electrode (second electrode) made of platinum was formed on the PZT film, and electrical characteristics and electromechanical conversion ability (piezoelectric constant) were evaluated.
The relative dielectric constant of the film is 1220, the dielectric loss is 0.02, the remanent polarization is 19.3 uC / cm 2 , the coercive electric field is 36.5 kV / cm, and it has the same characteristics as a normal ceramic sintered body. Confirmed (PE hysteresis curve is shown in FIG. 6).
Here, the electromechanical conversion performance was calculated by measuring the amount of deformation by applying an electric field with a laser Doppler vibrometer and fitting it through simulation. The piezoelectric constant d31 was −120 pm / V, which was also the same value as the ceramic sintered body. This is a characteristic value that can be sufficiently designed as a liquid discharge head.
Moreover, as a result of analyzing the PZT film by XRD, the (111) orientation degree was 91%, and the preferential orientation of (111) was confirmed. The XRD analysis results are shown in FIG. Moreover, the said orientation ratio is represented by the following (1) Formula.
(111)配向度=ΣI(111)/ΣI(hkl) {h,k,l:任意の値}・・(1) (111) degree of orientation = ΣI (111) / ΣI (hkl) {h, k, l: arbitrary values} (1)
An attempt was made to further increase the film thickness without forming the upper electrode. That is, crystallization treatment was performed every time pyrolysis annealing was repeated up to 6 times, and this was repeated 10 times. As a result, a 5 μm patterned PZT film was obtained without defects such as cracks.
(Example 2)
Subsequent to Example 1, the degree of orientation change when the thickness of the orientation control layer was increased was examined. In order to increase the film thickness of the orientation control layer, one of two methods can be employed.
(1) The solid content concentration of the orientation control layer precursor coating solution is increased.
(2) The orientation control layer precursor coating solution is applied and heat-treated a plurality of times.
In Example 2, an attempt was made to increase the film thickness using the method (1). When the solid content concentration was changed and coating and heat treatment were carried out, orientation control layers having 25, 50, 75, and 100 nm respectively in the lateral thickness in the short direction were prepared. PZT films were formed on all the orientation control layers in the same manner as in Example 1.
As a result of analyzing each of these PZT films by XRD, the degree of (111) orientation was as shown in FIG.
Here, in the case of controlling the orientation of the PZT film, the orientation degree of 90 to 95% or more is a preferable value. Therefore, from FIG. 8, if the thickness of the orientation control layer is 50 nm or less, the degree of orientation is required. It was confirmed that
