さらに本実施形態においては、素子基板7の外形がほぼ矩形であり、区画部材1によって区画されるモールド空間11の基準面視の平面形状も矩形である。具体的には、基準面視における素子基板7とモールド空間11との平面形状は、同方向且つモールド空間11の平面形状の方が大きい相似形状である。図2に示すように、素子基板7の外形は、角部は面取りされているが、ほぼX7:Y7の比率の長方形である。また、図4に示すように、モールド空間11の平面形状は、ほぼX1:Y1の比率の長方形である。素子基板7の外形と、モールド空間11の平面形状は、「X7:Y7≒X1:Y1」を満たす相似形状である。また、それぞれ、「X7<X1,Y7<Y1」を満たし、素子基板7の外形に比べて、モールド空間11の平面形状の方が大きい。そして、それぞれの素子基板7は、それぞれのモールド空間11の中央に配置されている。モールド空間11に充填されたモールド樹脂3は、区画部材1と接する周辺部から硬化し、モールド空間11の重心近くが最も遅く硬化する。従って、基準面視における素子基板7の重心と、モールド空間11との重心とが近くになるように、モールド空間11のほぼ中央に素子基板7が配置されるとよい。

また、本実施形態においては、区画部材1の区画壁12と素子基板7との隙間G1が、樹脂シート8の厚さ(樹脂シート厚H1)以下となるように、モールド空間11が形成されると共にその中に素子基板7が配置される。上述したように、半導体素子4を搭載した素子基板7と区画部材1とは、樹脂シート8を介してベースプレート9に対して押圧されることによって基準面Rに接着される。この際、図6及び図7に中抜き矢印で示すような基準面Rに対して直交する方向からの押圧力によって、樹脂シート8には基準面Rに沿った力も働くことになる。この力によって、素子基板7の端部や区画部材1の端部において、樹脂シート8にボイド(空隙)80が生じる可能性がある。図7に示すように、素子基板7の端部においてボイド80が生じると、その部分において樹脂シート8が薄くなる。よって、多くの場合熱伝導性のよい金属によって構成されるベースプレート9と、素子基板7との間の絶縁性が低下してしまう。

一方、区画壁12と素子基板7との隙間G1が樹脂シート厚H1以下であると、図6に示すように、素子基板7の端部においては、樹脂シート8にボイド80が生じにくくなる。ボイド80は、基準面Rに沿った力が開放される区画壁12の端部において生じることになる。上述したように、樹脂シート厚は150〜200μmであり、極薄である。このため、モールド空間11の外側において区画壁12の端部に生じるボイド80と素子基板7との間には、樹脂シート8よりも遙かに厚みのある区画壁12が存在することになる。従って、区画壁12と素子基板7との隙間G1を樹脂シート厚H1以下とすると、ボイド80による絶縁性の低下が抑制される。あるいは、樹脂シート8の材料特性と押圧力とからボイド80の大きさを想定し、ボイド80を形成できない、あるいはボイド80を維持できない程度の隙間G1を設定してもよい。

一方の面が半導体素子を載置する載置面であり、他方の面が前記ベースプレートの基準面に接着される接着面である複数の素子基板と、
前記基準面に当接すると共に前記基準面に沿って複数の前記素子基板の周囲を囲むケース部材と、を備え、
前記基準面を底部とし前記ケース部材を周壁部として形成されるケース内空間に、前記素子基板と前記半導体素子とを覆う高さまでモールド樹脂が充填される半導体装置であって、
前記ケース内空間を区画壁によって複数のモールド空間に区画する区画部材を備え、
前記区画壁は、前記基準面に当接すると共に前記基準面からの高さが前記モールド樹脂の充填高さよりも高くなるように構成され、
前記複数のモールド空間のそれぞれに少なくとも1つの前記素子基板が収容されている半導体装置。 A base plate as a heat sink;
