モールド保持装置4は、モールド3を保持し、ウエハ5上に塗布された紫外線硬化樹脂にモールド3を接触させる保持手段(押印手段)である。図4は、モールド保持装置4の構成を示す概略図である。このモールド保持装置4は、吸着力や静電力によりモールド3を引きつけて保持するチャック30を有するモールドベース(保持部)31と、該モールドベース31を駆動する不図示のベース駆動機構とを備える。モールドベース31は、そのZ方向の中心部に、照明系ユニット2から照射された紫外線をモールド3に向けて通過させるための空間32を有する。また、モールドベース31は、紫外線を通過させつつ、空間32に密に設置されるシールガラス33と、該シールガラス33とモールド3の第2面3bとで挟まれる空間領域34の内部圧力を増減させる圧力制御機構35とを有する。この圧力制御機構35は、空間領域34の内部圧力をインプリント装置1内の気圧よりも局所的に低下させることにより、図5に示すように、モールド3のくぼみ部22をモールド保持装置4側に向けて凸型に変形(退避)させることができる退避手段である。これとは反対に、圧力制御機構35は、空間領域34の内部圧力をインプリント装置1内の気圧よりも局所的に上昇させれば、不図示であるが、くぼみ部22をウエハ5側に向けて凸型に変形させることができる。ベース駆動機構は、押印動作のためにモールドベース31をZ方向に駆動する駆動系である。このベース駆動機構に採用するアクチュエーターは、リニアモーターやエアシリンダー等が採用可能である。更に、モールド保持装置4は、モールド3に圧縮力を加えることにより、凹凸パターン24を所望の形状に補正する不図示の倍率補正機構(形状補正機構)を備える場合もある。この倍率補正機構は、一般的に、モールド3の外周部側面の領域に対してそれぞれ対向するように設置された複数の駆動機構からなる。但し、倍率補正機構の構成は、これに限定されず、例えば、モールド3に対して引張力を加える構成としてもよいし、又は、モールドベース31自体を駆動させることでモールド3とモールドベース31との接触面にせん断力を与える構成としてもよい。なお、本実施形態のインプリント装置1では、固定されたウエハ5上の紫外線硬化樹脂に対してモールド3を押し付ける構成としているが、これとは反対に、固定されたモールド3に対してウエハ5上の紫外線硬化樹脂を押し付ける構成もあり得る。この場合、後述するウエハステージ6が押印手段となる。

ウエハ5は、例えば、単結晶シリコンからなる被処理基板であり、被処理面には、成形部となる紫外線硬化樹脂(以下、単に「樹脂」と表記する)が塗布される。また、ウエハステージ6は、ウエハ5を真空吸着により保持し、かつ、XY平面内でモールド保持装置4に対して相対的に移動可能な基板保持手段である。このウエハステージ6は、不図示であるが、ウエハ5を直接保持する補助部材と、該補助部材を駆動するためのアクチュエーターとを備える。また、ウエハステージ6は、パターンの重ね合せのための精密な位置決めだけではなく、ウエハ5の表面の姿勢を調整する不図示の機構も有する。

塗布装置7は、ウエハ5上に紫外線硬化樹脂を塗布する塗布手段である。この紫外線硬化樹脂は、紫外線を受光することにより硬化する性質を有する光硬化樹脂であり、製造する半導体デバイスの種類により適宜選択される。以下、簡単化のために、紫外線硬化樹脂を単に「樹脂」と表記し、紫外線照射前の未硬化の状態の樹脂を「未硬化樹脂」と表記する。ここで、樹脂は、揮発性が高く、一般に1〜数ショット(インプリント領域)毎に塗布されるので、塗布装置7は、モールドベース11付近に設置し、可能な限りウエハステージ6の移動距離を短くすることが望ましい。また、本実施形態の塗布装置7は、塗布パターンを、上記の第1押印部20による第1押印工程用と、第2押印部21による第2押印工程用との2種類準備し、その選択結果により切り替え可能とする。

異物検査装置8は、ウエハ5上に異物や凹凸が存在しているかどうかを検査する異物検査手段である。図6は、異物検査装置8の構成を示す概略図である。この異物検査装置8は、ウエハ5上の検査領域であるショットに向けて光を照射する照明系40と、ショットからの散乱光を受光する検出系41とを備える。この異物検査装置8が検査対象とする異物や凹凸のサイズは、数μmから数nmのオーダーである。ここで、照明系40が、ショットに対して照明光を照射すると、ショット上に異物(又は、凹凸)42が存在しない場合は、ショットの表面が平らな面であるため、入射光が正反射し、検出系41は、出射光を受光しない。一方、ショット上に異物42が存在する場合は、異物42にて光が正反射角度以外に散乱し、検出系41は、この散乱光を受光することで異物42を検出する。なお、異物検査装置8の構成は、これに限らず、例えば、CCDセンサー等を採用し、ショットを撮影することで異物検査を実施する撮像装置も適用可能である。これらの検査装置では、直接、検出系41からの出力信号に基づいて異物42の存在を判定してもよいし、異なるショットの出力信号や画像を適宜比較参照することで、その相違点から異物42の存在を判定してもよい。なお、この異物検査装置8による異物検査工程と、押印工程との間に大きく時間差があると、その間に異物42が付着する可能性があるため、異物検査工程後には、早急に押印工程に移行することが望ましい。そこで、図1に示すように、異物検査装置8をモールド保持装置4に可能な限り近隣に設置し、異物検査装置8は、押印工程と塗布工程との間で1ショット毎に検査を実施すれば、生産性を低下させることなく、所望のショットの異物検査を行うことができる。

次に、インプリント装置1によるインプリント工程について説明する。まず、インプリント装置1によるパターン形成工程(塗布工程、押印工程、硬化工程、及び離型工程)について説明する。図7は、ウエハ5上にパターンが形成されるまでの状態の流れを説明する概略図である。まず、図7(a)に示すように、塗布装置7は、ウエハ5上の目標のショットに対して樹脂(未硬化樹脂)50を塗布する(塗布工程)。次に、図7(b)に示すように、モールド保持装置4は、モールド3をウエハ5に対して少しずつ近づけて樹脂50に接触させ、第1押印部20に形成された凹凸パターン24を樹脂50に押し付ける(押印工程)。このとき、樹脂50は、凹凸パターン24に沿って流動しつつ、凹凸パターン24の隅々に充填される。次に、図7(c)に示すように、照明系ユニット2は、モールド3の上面から紫外線51を一定時間照射し、樹脂50を硬化させる(硬化工程)。次に、図7(d)に示すように、モールド保持装置4は、モールド3をウエハ5上の樹脂50から引き離す(離型工程)。インプリント装置1による以上の工程により、ウエハ5上のショットの表面には、凹凸パターン24に倣った3次元形状の樹脂の層が形成される。その後は、このインプリント装置1とは別のエッチング装置が、図7(e)に示すようにエッチング処理を行って溝を形成し、この溝の形成後、また別の樹脂剥離装置が、図7(f)に示すように樹脂50を除去することで、ウエハ5上へのパターン形成が完了する。

次に、本発明の第2実施形態に係るインプリント装置について説明する。本実施形態のインプリント装置の特徴は、第1実施形態に係るモールドベース31の吸着部分を変更して、モールド3に形成される第2押印部21にも紫外線を照射させる点にある。図9は、本実施形態に係るモールドベースの吸着部分60を図示したモールド3を示す概略図である。図9に示すように、この場合、モールドベース31の吸着部分60は、モールド3の第2面3bにおいて、第1押印部20と第2押印部21との設置位置を結ぶX方向の透過列(列)61を回避するように、この列61を基準とした左右対称の領域とする。この構成によれば、図8に示す第1実施形態のインプリント工程におけるステップS108のように、第2押印部21を使用した際に、樹脂50を硬化させるために第1ショットを紫外線の照射部に移動させる必要がない。したがって、制御装置10は、第1ショットに異物42が存在すると判定し、第2押印部21を使用したインプリント工程を実行する際、ステップS107とS108とを逆、即ち、第1押印部20を使用したインプリント工程と同様とすることができる。これにより、本実施形態のインプリント装置は、第1実施形態と同様の効果を奏すると共に、ウエハステージ6の移動を単純化できるので、更にスループットを向上させることができる。

次に、本発明の第3実施形態に係るインプリント装置について説明する。本実施形態のインプリント装置の特徴は、第1実施形態に係るモールド3の形状を変更し、第2面(第2面3bに相当)に少なくとも2つのくぼみ部を形成し、この各くぼみ部に対応した第1面(第1面3aに相当)に押印部を形成したモールドを採用する点にある。図10は、本実施形態に係るモールド70の形状を示す概略図である。特に、図10(a)は、モールド70をZ方向の上面から見た平面図であり、図10(b)は、図10(a)のA−A´断面と、この場合のモールドベース71の構成を示す図である。モールド70は、第2面70bにおいて、X方向の中心軸を中心としつつY方向の中心軸に対してそれぞれ対称となるように、第1くぼみ部72、及び第2くぼみ部73を有する。この各くぼみ部72、73の形状は、第1実施形態に係るくぼみ部22と同様である。一方、モールド70は、第1面70aにおいて、第2面70bに形成された第1くぼみ部72に対向する領域の中心部に形成される第1押印部74と、第2面70bに形成された第2くぼみ部73に対向する領域の中心部に形成される第2押印部75とを有する。ここで、第1押印部74は、第1実施形態に係る第1押印部20に対応し、生産用の凹凸パターン76が形成されており、一方、第2押印部75は、第1実施形態に係る第2押印部21に対応し、ダミー用の凹凸パターン77が形成されている。但し、本実施形態の第1押印部74と第2押印部75との第1面70aからの高さは、同一である。これに対して、モールドベース71は、モールド70の第1くぼみ部72と第2くぼみ部73との形状をそれぞれ独立して変形可能とする、シールガラス78、79で形成された第1空間領域80、及び第2空間領域81とを有する。この第1空間領域80、及び第2空間領域81では、第1実施形態に係る圧力制御機構35と同様に、それぞれ第1圧力制御機構82と第2圧力制御機構83とにより内部圧力が制御される。この場合、制御装置10は、第1押印部74の使用時には、第2圧力制御機構83により第2空間領域81の内部圧力を低圧にし、第2くぼみ部73の形状をモールドベース71側に向けて凸型に変形させておく。これにより、第2押印部75は、モールドベース71側に若干退避するので、第1押印部74と樹脂50との接触時に第1ショットとは別のショットとの接触を回避することができる。これは、第2押印部75の使用時も同様である。更に、モールドベース71の吸着部分84は、第2実施形態と同様に、モールド70の第2面70bにおいて、第1押印部74と第2押印部75との設置位置を結ぶX方向の透過列(列)85を回避するように、この列85を基準とした左右対称の領域とする。この構成によれば、本実施形態のインプリント装置は、第2実施形態と同様の効果を奏すると共に、第1押印部74、及び第2押印部75の相対高さを自在に調整できる点で有利である。
