Abstract
Description
The present invention relates to a compression mold and a compression molding method.
In order to form a semiconductor device by sealing a semiconductor element in a semiconductor device, a circuit board (including a wafer) on which a plurality of semiconductor elements are mounted in a matrix is inserted into a molding die in the resin sealing device, and the semiconductor element Are collectively sealed with resin and diced after sealing so as to be separated into individual pieces.
As a method of supplying the resin into the molding die, a resin tablet is supplied into the pot and melted, and the molten resin is pressed by a plunger and injected into the cavity from the gate, and the granules in the cavity There is a compression molding method in which a liquid resin is supplied in advance by a resin or a dispenser, and the resin is pressed and molded on the cavity surface (Patent Document 1, etc.).
In the case of this compression molding method, since there is less resin flow at the time of sealing as compared with the transfer molding method, there is an advantage that there are fewer problems such as deformation and cutting of the bonding wire.
By the way, in the case of the compression molding method, the resin supplied into the cavity is pressurized on the molding surface and the cavity surface of the molded product, and flows radially outward from the center of the cavity so as to draw a concentric circle. Then, the molded product is sealed with resin. At that time, the resin is initially highly pressurized with the molding surface and the cavity surface, but the viscosity immediately decreases, and further, since the pressurizing space is wide, the amount of lateral resin movement at the pressurizing distance decreases. Because the flow rate of the resin is low, the resin is not very good in fluidity and spreads outward, but at the final stage outside the concentric circle, the pressurization space is narrowed and the amount of resin movement in the lateral direction at the pressurization distance is large and the resin flow rate is high. Become.
In order to prevent this, there is a method of gradually reducing the press working speed, but it is difficult to control with high accuracy. Further, in the case of a thermosetting resin, resin curing starts with the passage of time, the viscosity increases, etc., and as shown in FIG. 20, unfilled portions of the resin occur or flow marks due to the resin occur. There is a bug.
In particular, in recent years, so-called wafer level packaging technology has been developed, in which semiconductor elements are directly formed on a wafer, or semiconductor chips are bonded and mounted on a wafer-like substrate via an adhesive tape, and collectively molded. Since the product is large and thinning is required, there is a problem that the above-mentioned problem occurs remarkably.
Accordingly, the present invention has been made to solve the above-mentioned problems, and an object of the present invention is to provide a compression mold and a compression molding method that can prevent unfilled resin and generation of flow marks as much as possible. It is in.
The compression molding die according to the present invention comprises a top die and a bottom die, and is a compression molding die for resin-sealing an inserted molded product, and is one of the upper and lower dies. Is located in the center, has a flat cavity surface, and is provided so as to be able to contact and separate from the other mold surface, and concentrically surrounds the first movable cavity block, and is flat One or a plurality of ring-shaped outer peripheral movable cavity blocks provided so as to be able to come into contact with and away from the other mold surface and concentrically surrounding the outer peripheral movable cavity block, and the mold is closed. A ring-shaped clamper that comes into contact with the other mold surface or a workpiece inserted between the molds, the first movable cavity block, the outer peripheral movable cavity block, and the clamper. And a first movable cavity block, and an actuator for moving the one or more outer peripheral movable cavity blocks independently of each other with respect to the other mold. .
The actuator can be composed of a ball screw and a motor that drives the ball screw.
The one mold may be provided with a suction hole for adsorbing the release film on the cavity surface so as to adsorb the release film.
The compression molding method according to the present invention is a compression molding method of resin-sealing a molded product using any one of the above-described compression molding dies, and a step of arranging the molded product on the other mold surface; A step of supplying a resin into the cavity, a step of closing the mold, and a step of separating each movable cavity block from the center to the other mold surface in order from the center to the outer movable cavity block. And a step of pressing the resin and finally pressing the resin relatively with the surfaces of the cavities being flush with each other and sealing the resin.
In addition, the resin is filled in the cavity by flowing the resin radially from the center toward the outside so as to have a required flow rate.
According to the present invention, the resin is sequentially pressed from the center of the cavity toward the outside by the plurality of movable cavity blocks, so that the resin can be filled into a narrow space, and the flow rate of the resin is adjusted. Therefore, the generation of flow marks can be prevented as much as possible.

Next, a compression molding method for resin-sealing a product to be molded using the compression molding die 10 will be described with reference to FIGS.
The
In the case of the first embodiment shown in FIGS. 4 to 7, the size of the molded
First, as shown in FIG. 4, a molded
A
As shown in FIG. 4, the cavity surface of the central first
Next, as shown in FIG. 5, the mold closing of both
Next, first, the first
As described above, since the cavity surface is divided into three, the area of the cavity surface of the first
Next, with a slight delay from the first
Subsequently, the third
The resin is continuously pressed by the first
Finally, as shown in FIG. 7, the mold is completely closed, the resin is pressed until the resin thickness reaches the required thickness, and the pressure is maintained for a required time in this state. Complete the stop. In the present embodiment, since the molded
When resin is pressed together on a normal flat cavity surface, the flow velocity when the resin flows radially increases at the center and decreases toward the periphery, which causes unfilled and flow mark generation. It was also a cause.
In the case of the present embodiment, the flow rate of the resin when the resin is pressed by the first
That is, the flow rate of the resin can be adjusted so as to be substantially equal at the central portion, the intermediate portion, and the outer peripheral portion of the
In addition, since the first
In the above embodiment, the first

In order to seal the molded
Next, the mold is closed as shown in FIG. In the present embodiment, the mold is closed so that the peripheral edge of the molded
Next, in the same manner as in the above embodiment, each movable cavity block is sequentially driven by the actuator in the order from the center to the outer movable cavity block to press the resin, and finally the surface of each cavity is flushed. Then, the resin is pressed until the resin thickness reaches a predetermined thickness, and the pressure is maintained in this state to cure the resin, thereby completing the resin sealing (FIGS. 9 to 12). In the present embodiment, the

In each of the above embodiments, the second movable cavity block and the third movable cavity block are configured by two ring-shaped ones, but the number is not particularly limited, and one movable cavity block may be used. Alternatively, three or more movable cavity blocks may be used.
Further, in this embodiment, in order to make the resin flow rate as constant as possible, the moving speed of each movable cavity block is set to be sequentially different, but pressure control may be performed. For example, it is also possible to substitute a spring having a higher spring pressure in the order of the first movable cavity block, the second movable cavity block, and the third movable cavity block on the back side of each movable block. In this case, since the pressing area of each movable block and the resin viscosity over time are related, it is necessary to repeat the trie to obtain an appropriate spring pressure.
Further, in this embodiment, in order to make the resin flow rate as constant as possible, the moving speeds of the respective movable cavity blocks are set to be sequentially different from each other. However, the press lowering speed can be gradually decreased together with the respective movable cavity blocks.
Furthermore, in this embodiment, the resin flow rate is made as constant as possible, but depending on the resin and the circuit board, it may be increased or decreased. In this case, the moving speed of each movable cavity block is sequentially set to a predetermined value. It can be set faster or slower depending on the resin speed.
