前記第1のゲート電極及び第2のゲート電極を覆うように、第1の絶縁膜及び第2の絶縁膜を順次形成する工程(c)と、
前記工程(c)よりも後に、前記第2の絶縁膜における前記第1の領域の上に形成された部分を除去する工程(d)と、
前記工程(d)よりも後に、前記基板の上に第3の絶縁膜を形成する工程(e)と、
前記工程(e)よりも後に、前記第2の絶縁膜及び第3の絶縁膜をエッチバックすることにより、前記第1のゲート電極の側面上に前記第3の絶縁膜からなる第1の外側サイドウォールを形成し、前記第2のゲート電極の側面上に前記第2の絶縁膜及び第3の絶縁膜からなる第2の外側サイドウォールを形成する工程(f)と、
前記工程(f)よりも後に、前記第1の絶縁膜における前記第1の外側サイドウォール及び第2の外側サイドウォールに覆われていない部分を除去することにより、前記第1のゲート電極の側面上に第1の内側サイドウォールを形成し、前記第2のゲート電極の側面上に第2の内側サイドウォールを形成する工程(g)とを備え、
前記第2のゲート電極は、前記第1のゲート電極よりもゲート長が長く、
前記第1の絶縁膜と前記第2の絶縁膜とは、互いに異なる材料からなり、
