評価の結果を表1に示す。表1は、各サンプルが有する接合金属の組成、溶融温度及び熱処理条件も示す。接合金属の組成は、当該接合金属の元となったPbフリーはんだの組成に等しい。なお、溶融温度は、接合金属の組成として調整したはんだペーストの熱重量を測定し、溶融熱のピークが確認された温度である。表1中の添加量は、接合金属の元となったPbフリーはんだ中における第2金属粒子の割合(質量%)である。すなわち、前記添加量は、(第2金属粒子の質量)/(第1金属粒子の質量+第2金属粒子の質量)である。表2、表3は、評価に供した各サンプルが有する接合金属の元となったPbフリーはんだの第1金属粒子及び第2金属粒子の組成及び平均粒子径(D50)を示す。第1金属粒子ははんだ材料であり、第2金属粒子はNi−Fe合金又はNi又はFeである。表3に示すNi−Fe合金の組成を表す記号に含まれる数字は、Ni−Fe合金全質量に対するFeの質量%である。 The evaluation results are shown in Table 1. 接合金属(すなわちPbフリーはんだ)に第2金属粒子が含まれない場合(サンプル10、11)及び第2金属粒子としてNi又はFeを単独で含む場合(サンプル12、13)には、はんだフラッシュ、吸熱及び接合強度の評価が低下する。また、第2金属粒子にNi−Fe合金を主成分とする第2金属粒子を含むPbフリーはんだを用いるが熱処理をしない場合(サンプル7)、上記のサンプル10、11、12、13と比較して、はんだフラッシュ、接合強度及び吸熱は、いずれも優れていることが分かる。このように、第2金属粒子にNi−Fe合金を主成分とする第2金属粒子を含むPbフリーはんだを用いれば、熱処理をしなくても、接合金属のはんだフラッシュ、接合強度及び吸熱を向上させることができる。
