実施例1(500nm周期陽極酸化ポーラスアルミナを鋳型として作製したポリマーモールドによるマスク形成と化学エッチング)
400℃で1時間アニールを行った純度99.99%のアルミニウム板に、500nmピッチで突起が規則配列したNiモールドを用いてテクスチャリング処理を施し規則的な窪み配列の形成を行った。その後、0.1Mリン酸浴,浴温0℃、化成電圧200Vの条件下で30秒間陽極酸化を行った。その後、10wt%リン酸30℃中に15分間浸漬し、孔径拡大処理を施した。この操作を5回繰り返しテーパー状細孔を有する陽極酸化ポーラスアルミナを得た。得られたポーラスアルミナモールドは、0.1%オプツール溶液中(ダイキン工業社製)で離型処理を行った。このようにして得られた陽極酸化ポーラスアルミナモールドを用いて、ポリエチレンテレフタレート(PET)基板表面で光硬化性樹脂PAK−02(東洋合成工業社製)に光インプリントを行い、テーパー形状の突起が配列したポリマーネガ型モールドの作製を行った。作製したネガ型モールド表面にNiを5nmイオンビームスパッタ装置によりコートした後0.4wt%の濃度のオプツール溶液に浸漬し離型処理を施した。作製したポリマーモールドを、光硬化性樹脂PAK-01(東洋合成工業社製)をスピンコートにより塗布したシリコン基板表面に押し付け、モールド側よりUV光を照射することにより光硬化性樹脂を硬化させた。この後、モールドを剥離しシリコン基板表面にホールアレー型のレジスト(レジストマスク)を形成した。シリコン基板上へのレジストマスクの形成を行った後、アルゴンエッチングを用いて残膜除去処理を行った。残膜除去処理を施したシリコン基板を、フッ酸、硝酸、酢酸(体積比 8:;75:17)の混合溶液中で1秒間化学エッチングを行った。これによりレジストホール部に対応した部分に窪み構造の形成が可能であった。電子顕微鏡による観察結果を図8に示す。
