Abstract
Description
The present invention relates to a lead frame for an optical semiconductor device and a method for manufacturing the same, and more particularly to an improvement in wire bonding at the time of assembling an optical semiconductor device, an improvement in adhesion to a sealing resin, and deterioration of the optical semiconductor device when used as a light source for a long time. It is related with the technology to prevent.
In a conventional lead frame for an optical semiconductor device, a silver coating is formed as a reflective coating on the outermost layer of the region surrounded by the surrounding resin. This region serves to improve the light emission efficiency by efficiently reflecting outside the lead frame. The silver coating has a problem in that it undergoes chemical changes such as sulfidation and oxidation due to long-term use and discolors, leading to a decrease in reflectance. In order to prevent this inconvenience, there is one in which a characteristic maintaining layer that maintains reflection characteristics is provided by covering the reflective coating from the outside and blocking the outside air (for example, see Patent Document 1).

In recent years, optical semiconductor devices have been used as liquid crystal display backlights for electronic equipment, various light sources for illumination, and the like. As optical semiconductor devices have higher brightness and higher output, multiple optical semiconductor elements or large-area optical semiconductor elements are mounted, and the area of the optical semiconductor element mounting area becomes very large. ing.
On the other hand, the market demand for downsizing, thinning, and high-density mounting is still high. In order to satisfy this requirement, when the area of the region where the optical semiconductor element is mounted is increased, the connection region of the bonding wire that is conductively connected to the optical semiconductor element is narrowed. Specifically, the area ratio between the “bonding wire connection region” and the “region where the optical semiconductor element is mounted” has been less than about 1: 1 to 3 in the past. There is a tendency to become about 1: 3 to 100 or more in accordance with the market demand for high-density mounting.
Here, in the above-described conventional lead frame for an optical semiconductor device, after the base plating 102, the
Another problem is that the deposited outgas causes a bonding failure of a bonding wire that is conductively connected to the optical semiconductor element. The effect of this becomes more conspicuous as the connection area of the bonding wire becomes narrower as the apparatus becomes smaller, thinner, and more densely mounted.
In general, when the wire bonding area is reduced in order to enlarge the die pad area, the wire bonding cannot be performed under a certain condition due to a plating defect caused by the variation in current density due to the area ratio. There is. This is because even in the same lead frame, the current density is not uniform when viewed locally, and as the area ratio of the die pad area to the wire bonding area increases, the current density of the wire bonding area becomes excessively high. Moreover, when the current density in the die pad area becomes excessively low, plating defects (discoloration, color tone abnormality, film thickness abnormality, etc.) are caused, and the reflectance is reduced. This phenomenon tends to occur when the area ratio between the wire bonding area and the die pad area is 1: 3 to 100 or more, and becomes more prominent as the ratio of the die pad area increases.
Also, when the die pad area is enlarged by enlarging the package opening, the size of the package itself increases, the area of the interface between the resin forming the package and the sealing resin increases, and gas and moisture entering from the external environment Furthermore, due to the substance contained in the sealing resin, there is a problem that the die pad area is discolored due to sulfidation, oxidation, etc., and reliability is lowered.
The present invention has been made in view of the above problems, and reduces the adverse effects caused by the outgas derived from the resin material when the surrounding resin is disposed, and the plating area ratio between the die pad area and the wire bonding area is reduced. Providing a lead frame that can effectively prevent a decrease in wire bonding even if it is extremely large, and can be expected to suppress a decrease in reliability due to problems such as discoloration of the reflecting surface even if the package is enlarged. With the goal.
In order to solve the above-described conventional problems, an optical semiconductor device of the present invention surrounds a mounting substrate and a connection region, a metal substrate having a mounting region of the optical semiconductor element and a connection region connected to the optical semiconductor element. A resin coating formed as described above, a first coating (base) applied to at least the mounting region and the connection region, a second coating (Au, Pd) applied to the first coating, and a second mounting region. A third coating (Ag, Ag alloy) applied to the outermost layer on the coating, a first organic coating composed of functional organic molecules applied to the second coating, and a functionality applied to the third coating. It consists of a second organic coating made of organic molecules. Further, the manufacturing method includes a first film forming step of forming a first film on a metal substrate having a mounting region of the optical semiconductor element and a connection region connected to the optical semiconductor element, and a second coating on the first film. A second coating forming step for forming a coating; a first organic coating forming step for forming a first organic coating on the second coating; and a first organic coating removal for selectively removing the first organic coating formed on the mounting region. A step, a third film forming step of selectively forming a third film on the mounting area from which the first organic film has been removed, a second organic film forming process of forming a second organic film on the third film, and a mounting area A resin enclosure forming step of forming a resin enclosure surrounding the connection region.
As described above, in the present invention, different plating films (third film and second film) are formed on the outermost surfaces of the mounting area (die pad area) for mounting the semiconductor element and the connection area (wire bonding area) for connecting the metal wires. Two coatings) are formed. Accordingly, the die pad area can be plated under the plating conditions optimized for the die pad area, and the wire bonding area can be plated under the plating conditions optimized for the wire bonding area. Thereby, even when the area ratio becomes extremely large, it is possible to avoid a problem that the current density is locally non-uniform, for example, the current density of a portion having a small surface area such as a wire bonding area is increased.
In general, the crystal grain size constituting the plating film often depends on the current density. However, in the present invention, even if the area ratio of the die pad area and the wire bonding area is increased, the plating conditions of the mounting region and the connection region are set respectively. Since optimization is possible, variation in current density within one product can be suppressed. In a situation where the area ratio between the die pad area and the wire bonding area is expected to increase in the future, the present invention can adjust the crystal grain size and surface roughness of silver to match the lead frame design. In addition, there is no abnormal precipitation such as abnormal color tone, and the problem that the wire bonding property and the resin adhesiveness are lowered can be solved.
Furthermore, a second organic film is formed on the third film formed in the die pad area, and a first organic film is formed on the second film formed in the wire bonding area. Here, a second organic coating optimized to suppress silver chloride and silver sulfide and improve resin adhesion is formed in the die pad area, and wire bonding and resin adhesion are improved in the wire bonding area. It is possible to form a first organic film optimized for the above.
In this way, by forming each organic film optimized for each of the die pad area and the wire bonding area, the LED element is mounted on the optical semiconductor device, and when the LED element is actually lit for a long time, it is the LED element mounting portion. Part of the surface of the silver plating layer on the lead frame sealed with the silicone resin does not turn blackish brown. This is because the first organic coating suppresses the reaction of silver with a silicone resin containing a resin curing catalyst such as metal sulfide or metal chloride such as chloroplatinic acid, and suppresses the formation of silver chloride and silver sulfide. It is to do. The surface of the silver plating layer in the vicinity of the die pad area where the light emitting element is mounted does not change to black brown or the like. Therefore, the original silver characteristic having a high reflectance is not impaired, and an effect that a sufficient light emission luminance as an optical semiconductor device can be obtained.

Hereinafter, embodiments of the present invention will be described with reference to the accompanying drawings.
Needless to say, the present invention is not limited to these embodiments, and can be implemented with appropriate modifications without departing from the technical scope of the present invention.

In FIG. 1A, a
In the configuration of the present invention, the die pad area (mounting region) 8 on which a semiconductor element (not shown) is mounted is provided with silver or an alloy plating layer (3, 4, 6) containing silver for improving the light reflectivity. Form. Further, in the wire bonding area (connection region) 9 for electrically connecting the semiconductor elements, there are formed palladium or an alloy plating layer (3, 4) containing palladium excellent in metal wire connectivity and resin adhesion.
Specifically, as shown in FIG. 1B, in the
In addition, due to the characteristics of the manufacturing process, as shown in FIG. 1A, in the
As described above, the
By this effect, for example, it is possible to selectively perform partial silver plating or the like only at the
Further, on the

The 1st functional group A1 is a functional part comprised by the compound, chemical structure, or derivative | guide_body containing 1 or more types which show the bondability with a metal.
The second functional group C1 is composed of a compound, a chemical structure, or a derivative containing one or more substances that suppress the adhesion of contaminants in the atmosphere such as outgas emitted from a molding resin or the like with a bonding function with a thermosetting resin. It is a functional part.

Hereinafter, the chemical structure that can be taken as the functional
(Regarding the first functional group A1)
As described above, the first functional group A1 is required to have affinity for a metal material, metal bondability (including coordination bond), and metal bondability. As long as it has this characteristic, the first functional group A1 may be a compound, chemical structure or derivative containing one or more kinds.
For example, a thiol and a thiol compound containing the same, a sulfide compound (disulfide compound, etc.), a nitrogen-containing heterocyclic compound (azole compound, azine compound, etc.), or a compound, chemical structure or derivative containing one or more of these compounds For example, it is preferable because it has hydrogen bonding or coordination bonding to a metal atom.
When the first functional group A1 has a thiol group (R-SH, where R is any functional group such as alkane or alkene), it is monovalent or higher such as gold (Au), silver (Ag), palladium (Pd), etc. The functional
When the first functional group A1 includes an azole compound or an azine compound, the unshared electron pair of the nitrogen atom in the molecule forming the compound can be coordinated to a metal that can be a divalent or higher cation. For example, an imidazole compound, a triazole compound, a thiazole compound, a triazine compound, and the like are preferable because they easily form a coordinate bond with a metal such as Cu.
Depending on the type of the compound, a covalent bond, a coordinate bond, a hydrogen bond, or the like can be formed at the same time, but by forming such a plurality of types of bonds, a stronger bond structure can be expected.
(About main chain part B1)
The main chain part B1 is a general methylene-based organic molecule and its type (a compound, chemical structure or derivative containing one or more of a methylene chain, a fluoromethylene chain, a siloxane chain, and a glycol chain). Methylene chains are preferred because they associate with each other between molecules and can form supramolecularly dense carbon chains of hydrocarbon chains. Further, it has been clarified by the inventors that a methylene chain can be used to form an organic coating relatively quickly.
When a fluoromethylene chain is used for the main chain part B1, since the hydrophobicity is stronger than that of the methylene chain, the infiltration of moisture between the metal surface and the coating is strongly suppressed after the formation of the organic coating. As a result, a favorable bond between the organic coating and the metal surface is maintained, and the organic coating is less likely to peel off due to thermal history.
When a siloxane chain is used for the main chain part B1, an organic film having excellent heat resistance and weather resistance can be formed. For this reason, for example, in the process of mounting a semiconductor element or the like, even when the organic coating is exposed to a relatively high temperature environment, an effect of preventing the alteration and damage of the coating itself is exhibited.
When a glycol chain is used for the main chain portion B1, it can be easily dissolved in a polar solvent such as water, and thus has an advantage in forming a film. Therefore, it is also preferable to use a glycol chain for the main chain part B1 or a structure composed of one or more of a methylene chain, a fluoromethylene chain, and a siloxane chain and a glycol chain.
(Second Functional Group C1) The second functional group C1 is required to have a function of suppressing the adhesion of contaminants in the atmosphere such as a binding function with a thermosetting resin and a hydrophobic outgas emitted from a molding resin. The Any structure of a compound, a chemical structure, or a derivative including one or more may be used as long as it has the performance.
For example, a compound having a hydroxyl group, a compound having a carboxylic acid, a compound having an acid anhydride, a compound having a primary amine, a compound having a secondary amine, a compound having a tertiary amine, and a quaternary ammonium salt Compound having amide group, compound having imide group, compound having hydrazide group, compound having imine group, compound having amidine group, compound having imidazole, compound having triazole, compound having tetrazole A compound containing one or more compounds, a chemical structure, a derivative, or the like can be given. When these compounds or derivatives thereof are used, a curing reaction occurs instantaneously when contacting with the thermosetting resin, and the second functional group C1 and the resin are bonded.
機能性有機分子16の構造は、A1−B11(窒素を2原子以上含有する含窒素複素環化合物またはそれらの誘導体)−B12(アリール骨格、アセン骨格、ピレン骨格、フェナントレン骨格、フルオレン骨格の一種以上から構成される化合物またはそれらの誘導体)−C1で表される。

The main chain part B11 contains one or more nitrogen-containing heterocyclic compounds containing 2 or more nitrogen atoms (imidasol, triazole, tetrazole, oxadiazole, thiadiazole, pyrimidine, pyridazine, pyrazine, triazine or derivatives thereof). The main chain B12 includes an aryl skeleton (phenyl, biphenyl, terphenyl, quaterphenyl, quinkiphenyl, sexiphenyl), an acene skeleton (naphthalene, anthracene, naphthacene, pentacene), a pyrene skeleton, a phenanthrene skeleton, a fluorene skeleton, or the like. One or more of the derivatives are included.
On the other hand, the number of aromatic rings contained in the main chain part B12 is preferably 1 to 10, and more preferably 2 to 6. When the number of aromatic rings constituting the main chain part B12 is too small, the main chain part B12 is too short, and when the first functional group A1 is deposited on the metal surface, the functional
The main chain portions B11 and B12 may have a structure in which side chains are appropriately combined.
Further, a methylene chain, a fluoromethylene chain, a siloxane chain, or a glycol chain may be introduced between the main chain part B11 and the second functional group B12 and between the main chain part B11 and the second functional group C1. Good. Thereby, the rotation of atoms in the molecule becomes easy and the main chain becomes flexible, so that a dense and strong orientation between the main chains can be obtained.
Further, between the main chain part B11 and the main chain part B12, or between the main chain part B11 and the second functional group C1, ether, thioether, ketone, thioketone, secondary amine, tertiary amine, amide, A sulfone may be present, and similarly, the rotation of atoms in the molecule can be facilitated, and the orientation and denseness of the main chain portion can be improved by intermolecular interaction such as hydrogen bonding.
Hereinafter, the chemical structure that can be taken as the functional
(About main chain part B11)
The main chain part B11 is a nitrogen-containing heterocyclic organic molecule containing 2 or more nitrogen atoms and its type (imidasol, triazole, tetrazole, thiadiazole, pyrimidine, pyridazine, pyrazine, a compound containing at least one triazine, chemical structure Body or derivative). A nitrogen-containing heterocyclic compound containing two or more nitrogen atoms is preferable because the compound itself has high heat resistance and can improve the thermal stability of the bond between the first functional group C1 and the metal. In addition, using a five-membered ring compound such as imidazole, triazole, tetrazole, thiadiazole, etc., when a thermal history is applied after forming an organic coating, the metal and nitrogen atoms that are trying to diffuse from the inside of the metal and the unshared electron pair in the nitrogen atom The inventors have clarified that the formation of a complex on the surface blocks the exposure of the diffusion metal to the outermost surface.
When a six-membered ring compound such as pyrimidine, pyridazine, pyrazine, or triazine is used for the main chain B11, it is possible to bond two first functional groups A1 on the chemical structure. The force can be equivalent to twice that of the five-membered ring compound, and the bond stability of the organic coating itself can be further enhanced. As a result, a favorable bond between the organic coating and the metal surface is maintained, and the organic coating is less likely to peel off due to thermal history.
If such a main chain part B11 is used, a strong mutual bonding action (stacking effect by hydrogen bond or London dispersion force) is exerted between the main chain parts B11 of the functional
(About main chain part B12)
The main chain part B12 is an aryl skeleton (phenyl, biphenyl, terphenyl, quaterphenyl, quinkiphenyl, sexiphenyl), an acene skeleton (naphthalene, anthracene, naphthacene, pentacene), a pyrene skeleton, a phenanthrene skeleton, a fluorene skeleton, or a derivative thereof. Aromatic compounds such as compounds containing any one or more of them, chemical structures or derivatives) can be used.
When the main chain part B12 is an aryl skeleton, the stronger the number of aromatic rings, the stronger the mutual bonding action (π-π stacking effect by London dispersion force) is exerted between the main chain parts B2, and further the functionality. Since the melting point of the organic molecule itself is increased, the thermal stability is remarkably improved.
Further, when the main chain portion B12 is an acene skeleton, the mutual bonding action between the main chain portions B12 stronger than the aryl skeleton is exhibited as the number of aromatic rings increases. Thereby, the permeability of corrosive gas and moisture can be greatly reduced. Furthermore, in the acene skeleton, the conjugated system increases as the number of aromatic rings increases, and the absorption spectrum of light shifts to the longer wavelength side. This makes it possible to suppress the alteration of metals that absorb light in the short wavelength region (ultraviolet region) such as silver (black discoloration due to the formation of silver oxide, etc.) by the light absorption effect (ultraviolet cut effect) of the acene skeleton. become. This is remarkably effective in the acene skeleton, but the aryl skeleton has the same effect.
Furthermore, in the pyrene skeleton, phenanthrene skeleton, and fluorene skeleton, in addition to the mutual bonding action of the aromatic rings and the ultraviolet cut effect, the effect of utilizing the light energy for fluorescence or phosphorescence emission is exerted strongly.
If a methylene chain is present between the main chain part B11 and the main chain part B12 or between the main chain part B11 and the second functional group C1, they are associated with each other between the molecules, and the hydrocarbon chain is supramolecularly. This is preferable because a dense carbon chain can be formed. Further, it has been clarified by the inventors that a methylene chain can be used to form an organic coating relatively quickly.
If a fluoromethylene chain is present between the main chain part B11 and the main chain part B12 or between the main chain part B11 and the second functional group C1, the hydrophobicity is stronger than the methylene chain. Is strongly suppressed from entering water between the metal surface and the coating. As a result, a favorable bond between the organic coating and the metal surface is maintained, and the organic coating is less likely to be peeled off due to thermal history.
If a siloxane chain is present between the main chain part B11 and the main chain part B12, or between the main chain part B11 and the second functional group C1, characteristics excellent in heat resistance and weather resistance are exhibited. For this reason, for example, in the process of mounting a semiconductor element or the like, even when the organic coating is exposed to a relatively high temperature environment, an effect of preventing the alteration and damage of the coating itself is exhibited.
In addition, when a glycol chain exists between the main chain part B11 and the main chain part B12 or between the main chain part B11 and the second functional group C1, it can be easily dissolved in a polar solvent such as water. As well as the advantage that a strong organic film can be formed by the interaction of hydrophilic groups.
Further, between the main chain part B11 and the main chain part B12, or between the main chain part B11 and the second functional group C1, ether, thioether, ketone, thioketone, secondary amine, tertiary amine, amide, Even if a sulfone is interposed, the rotation of atoms in the molecule can be facilitated, and the orientation and denseness of the main chain can be improved by intermolecular interaction such as hydrogen bonding.
Also when the main chain part B1 has a glycol chain, an organic film by hydrophilic interaction can be formed, and there is an advantage that it can be easily dissolved in a polar solvent such as water. Therefore, it is also preferable to use a main chain portion B1 composed of one or more of a glycol chain, a methylene chain, a fluoromethylene chain, and a siloxane chain and a glycol chain.
