次いで、平行平板型大気圧パルスプラズマにより、基材の一方の面に、6kV以上の電圧を、1kHz〜100kHzの周期で間欠的に照射することにより、基材の一方の面を100℃以上に、5μsec以下の時間で間欠的に、加熱する。
このようにすることにより、基材の一方の面に、厚さが均一のグラフェンからなる薄膜が形成される。

平行平板型大気圧パルスプラズマ装置としては、セラミックを誘電体に使用した誘電体バリア型平行平板プラズマ発生装置を用いた。この誘電体バリア型平行平板プラズマ発生装置は、20cm×5cm×厚さ1cmの高圧電極、30cm×50cmの接地電極、高圧電極と基板との距離1mm、高圧電極に形成された中央部に10cm×1mmのスリットを備えていた。そのスリットから基板へガスを供給し高圧電極と接地電極との間に、プラズマを形成した。基板には、スリットと高圧電極の端部との中間に接地した。

また、シリコン基板が配置された空間内に、温度22℃のメタンガスを、シリコン基板が配置されている空間の1m3当たりにおいて、流量500sccmで導入した。
次いで、平行平板型大気圧パルスプラズマにより、シリコン基板の一方の面に、14.5kV(12kV(ピークtoピーク)電極間のガスに印加される電界強度は6.5MV/m)の電圧を、30kHzの周期で間欠的に印加することにより、シリコン基板を加熱処理した。
そして、シリコン基板の一方の面に対して、上記の周期で電圧の印加を開始してから終了するまでの時間を、10minとし、シリコン基板の一方の面にグラフェンの薄膜を形成した。

図2の結果から、実施例2(印加電圧12kV)では、ラマンスペクトルにグラフェンの形成を示すDバンドピーク、Gバンドピーク、および、G´バンドピークが観察され、シリコン基板の一方の面にグラフェンが形成されていることが確認された。
一方、比較例2(印加電圧10kV)では、ラマンスペクトルにグラフェンの形成を示すDバンドピーク、Gバンドピーク、および、G´バンドピークが観察されず、シリコン基板の一方の面にグラフェンが形成されていないことが確認された。
また、実施例2のラマンスペクトルと、非特許文献2に開示されている方法に従って形成したグラフェンのラマンスペクトルとを比較すると、実施例2では、シリコン基板の温度が100℃という低温であっても、非特許文献2に開示されている方法に従って形成したグラフェンと同等の膜質のグラフェンが形成されていることが分かった。ここで同等の膜質のグラフェンが形成されたことは、実施例2のラマンスペクトルと非特許文献2に開示されている方法に従って形成したグラフェンのラマンスペクトルのG´バンドピークの強度が同等に観察された結果によるものである。
