<走査型電子顕微鏡によるアルミニウム配線パターンの洗浄後の観察>
洗浄対象物としては、プラズマエッチングによりアルミニウム配線パターンを形成した後のパターンウエハを用意した。
洗浄組成物としては、リン酸を含有する本発明の洗浄組成物、及びリン酸を含まない洗浄組成物を用いた。リン酸を含有する本発明の洗浄組成物としては、後述する実施例1の洗浄組成物を調製した。また、リン酸を含有しない洗浄組成物としては、後述する比較例1の洗浄組成物を調製した。
洗浄処理では、所定の温度に調温した各洗浄組成物に、用意したパターンウエハの切片(約2.0cm×2.0cm)を浸漬し、所定の浸漬時間後にパターンウエハの切片を取り出し、直ちに超純水で水洗、N2乾燥を行った。その後、アルミニウム配線パターンを含むパターンウエハの切片表面をSEMで観察した。洗浄処理としては、低温短時間処理、中温中時間処理、及び高温長時間処理の3つの洗浄処理を行った。低温短時間処理では、洗浄組成物の温度を65℃、浸漬時間を20分とした。中温中時間処理では、洗浄組成物の温度を70℃、浸漬時間を30分とした。高温長時間処理では、洗浄組成物の温度を75℃、浸漬時間を40分とした。
図3(a)〜図3(c)は、それぞれリン酸を含有しない洗浄組成物を用いて低温短時間処理、中温中時間処理、及び高温長時間処理を行った後のアルミニウム配線パターンのSEM像の例を示している。他方、図4(a)〜図4(c)は、それぞれリン酸を含有する本発明の洗浄組成物を用いて低温短時間処理、中温中時間処理、及び高温長時間処理を行った後のアルミニウム配線パターンのSEM像の例を示している。
リン酸を含有しない洗浄組成物を用いた場合、図3(a)に示すように、低温短時間処理では、プラズマエッチング残渣が残存しており、洗浄が不十分であることがわかる。図3(b)に示すように、中温中時間処理でも依然として洗浄が不十分であることがわかる。また、図3(c)に示すように、高温長時間処理では、アルミ配線パターンの側面からスポンジ状の腐食が進行していることがわかる。
これに対して、リン酸を含有する本発明の洗浄組成物を用いた場合、図4(a)〜図4(c)に示すように、低温短時間処理、中温中時間処理、及び高温長時間処理のいずれの洗浄処理でも、プラズマエッチング残渣が完全に除去されており、洗浄が十分であることがわかる。また、いずれの洗浄処理でも、アルミニウム配線パターンの表面が平滑化されていることがわかる。さらに、いずれの洗浄処理でも、図3(c)に示すようなスポンジ状の腐食は起きていないことがわかる。

In the cleaning process, the prepared pattern wafer slice (about 2.0 cm × 2.0 cm) is immersed in each cleaning composition adjusted to a predetermined temperature, and after a predetermined immersion time, the pattern wafer slice is taken out immediately. Washed with ultrapure water and dried with N 2 . Thereafter, the section surface of the pattern wafer including the aluminum wiring pattern was observed with an SEM. As the cleaning treatment, three cleaning treatments were performed: a low temperature short time treatment, a medium temperature medium time treatment, and a high temperature long time treatment. In the low-temperature short-time treatment, the temperature of the cleaning composition was 65 ° C. and the immersion time was 20 minutes. In the medium temperature and medium time treatment, the temperature of the cleaning composition was set to 70 ° C. and the immersion time was set to 30 minutes. In the high temperature long time treatment, the temperature of the cleaning composition was 75 ° C., and the immersion time was 40 minutes.
3 (a) to 3 (c) show SEMs of aluminum wiring patterns after low-temperature short-time treatment, medium-temperature medium-time treatment, and high-temperature long-time treatment, respectively, using a cleaning composition that does not contain phosphoric acid. On the other hand, FIG. 4 (a) to FIG. 4 (c) show the results after low-temperature short-time treatment, medium-temperature medium-time treatment, and high-temperature long-time treatment, respectively, using the cleaning composition of the present invention containing phosphoric acid. When a cleaning composition containing no phosphoric acid is used, as shown in FIG. 3 (a), it can be seen that plasma etching residue remains in the low-temperature short-time treatment, and the cleaning is insufficient. As shown in FIG. 3 (b), it can be seen that the cleaning is still insufficient even during the intermediate temperature and time treatment. Moreover, as shown in FIG.3 (c), it turns out that sponge-like corrosion is advancing from the side surface of an aluminum wiring pattern in a high temperature long time process.
On the other hand, when the cleaning composition of the present invention containing phosphoric acid is used, as shown in FIGS. 4 (a) to 4 (c), a low temperature short time treatment, a medium temperature medium time treatment, and a high temperature length It can be seen that the plasma etching residue is completely removed in any of the time treatments, and the washing is sufficient. Moreover, it turns out that the surface of the aluminum wiring pattern is smooth | blunted by any cleaning process. Furthermore, it can be seen that no sponge-like corrosion as shown in FIG.
<実施例1〜21、比較例1〜6>
以下の表1に示す組成の洗浄組成物1〜27(実施例1〜21、比較例1〜6)を調液した。
洗浄対象物としては、プラズマエッチングによりアルミニウム配線パターンを形成した後のパターンウエハを用意した。
表1に記載した温度に調温した各洗浄組成物に、用意したパターンウエハの切片(約2.0cm×2.0cm)を浸漬し、表1に記載した浸漬時間後にパターンウエハの切片を取り出し、直ちに超純水で水洗、N2乾燥を行った。
浸漬試験後のパターンウエハの切片の表面をSEMで観察し、フォトレジスト及びプラズマエッチング残渣の除去性(洗浄性)、Al表面の粗さ、並びに、Alの腐食性について下記の判断基準に従って評価を行った。洗浄性、Al表面の粗さ及びAlの腐食性の評価結果を以下の表1にまとめた。

なお、上記評価においては、除去性及び腐食性において全て評価が◎であることが望ましい。また、短時間、低温度で評価が◎になることがさらに望ましい。

また、本発明の洗浄組成物を用いた洗浄では、浸漬温度、浸漬時間を比較的自由に選ぶことができ、低温度、短時間での洗浄が可能であった。さらに、本発明の洗浄組成物を用いた洗浄では、浸漬時間延長の強制条件においても、Alの腐食の進行がなかった。
