Description
The present invention relates to a cyclone flow generating gasket, a cyclone flow generating joint pipe, and a cyclone flow transport pipe. More specifically, in a transport pipe for transporting a fluid such as a gas or a liquid, the fluid itself transported in a laminar flow is transported. Can be easily converted into a cyclone flow in the transport state and can be inserted in-line into the transport pipeline, and a cyclone flow with a short spatial period can be generated in the axial direction of the transport pipeline The present invention relates to a cyclone flow generating gasket, a cyclone flow generating joint pipe, and a cyclone flow transport pipe suitable for efficient fluid heating, fluid cooling, or pipe cleaning with fluid.
Carrier gas, reaction gas transport path to semiconductor processing equipment including semiconductor manufacturing equipment, transport path for gas discharged from semiconductor processing equipment, transport path for gas, processing liquid, etc. to substrate processing equipment such as liquid crystal display For example, in order to transport a gas or the like while maintaining the temperature at a predetermined temperature or higher, a heating device is inserted before or after or in the middle of the transport path to heat the gas.
Since it is efficient to heat the gas in a cyclone flow as heating in this case, the applicant has applied for a heating apparatus that introduces and heats the gas from the tangential direction and inserts it into the transportation path in an inline form ( Patent Document 1).
Various vaporizers that form a cyclone flow separately from such a cyclone flow transportation path and heat and vaporize the same are also known (
Furthermore, the cyclone flow is also utilized in gas blowing tuyere provided in a cyclone vacuum cleaner or a refining vessel (
In the fluid heating shown in
In addition, there is a problem in that the introduction path and the heating pipe line are orthogonally arranged in order to introduce gas into the heating pipe line in the tangential direction from the outside, and a step is generated in the transport pipe line when the in-line arrangement is provided in the transport pipe line. Such a step is likely to generate unnecessary precipitates such as flakes, and the introduction of a gas joined to the transport pipe from the tangential direction enlarges the outer shape of the cyclone flow generating pipe itself. In
In Patent Literature 3, a spiral groove is formed along the inner wall of the tube to generate a cyclone flow. However, the formation of the spiral groove along the inner wall of the tube takes time and effort, and the temperature between the groove and the center portion Due to the difference or the like, there arises a problem that precipitates such as flakes are easily generated in the groove.
The cyclone flow generated by the cyclone cleaner of
In
Moreover, since the blowout flow from the nozzle is not in a direction substantially perpendicular to the tube axis but in an oblique direction, the spatial period of the cyclone flow waveform (repeated distance in the direction in which the cyclone flow flows) is in the tube axis direction. It becomes long and rough and does not become a relatively dense one with a short spatial period in the tube axis direction as in the case where a gas is introduced from a direction perpendicular to the tube axis and tangentially to generate a cyclone flow. It is not possible to generate a cyclone flow suitable for cooling, washing and cleaning.
The object of the present invention is to solve the problems of the prior art as described above, and the laminar transported fluid itself can be easily converted into a cyclone flow in the state of tube transport and transported. An object of the present invention is to provide a cyclone flow generating gasket capable of generating a cyclone flow having a short spatial period in the axial direction of a pipe line.
Another object of the present invention is that a cyclone flow generating gasket, a cyclone flow generating joint pipe, or a cyclone flow generating joint pipe, which can be inserted into a transportation pipeline in an in-line form and is suitable for efficient fluid heating, fluid cooling or fluid pipe cleaning, It is to provide a cyclone transport line.
In order to achieve the above object, the cyclone flow generating gasket according to the first aspect of the present invention is characterized by comprising a plate-like member and a cylindrical nozzle protruding from the plate-like member, and the plate-like member leaks fluid. A gasket attached to the fluid transport path as a stop,
The cylindrical nozzle has an outer diameter smaller than the inner diameter of the pipe of the fluid transport path into which the head is closed, and an open bottom, and the blowout port from which fluid is blown to the outside or the inside of the cylindrical nozzle Is formed on the side surface, and the fluid blown out from the blowout port strikes the circular inner wall surface of the pipe of the fluid transport path or the circular inner wall surface of the cylindrical nozzle from an oblique direction to generate a cyclone flow.
The cyclone flow generating joint pipe according to the second aspect of the invention is a joint pipe having a circular cross section having a cyclone flow generating member that changes the flow of fluid flowing therein to a cyclone flow, the cyclone flow generating member being a joint pipe A plate-like member provided in a direction perpendicular to the tube axis, and a tubular nozzle protruding from the plate-like member along the tube axis direction of the joint pipe and having a closed head. The nozzle has an outer diameter smaller than the inner diameter of the joint pipe, the bottom of the cylindrical nozzle is opened, and a blowout port from which fluid is blown outside or inside is formed on the side surface of the cylindrical nozzle, and the fluid blows out from the blowout port In this case, the cyclone flow is generated when it strikes the circular inner wall surface of the joint pipe or the circular inner wall surface of the cylindrical nozzle from an oblique direction.
Further, the cyclone flow transport pipe of the third invention is characterized in that it has the first transport pipe and the second transport pipe coupled via the cyclone flow generating gasket, or the cyclone flow generating joint pipe. And having the first transport pipe and the second transport pipe coupled through the.
As described above, according to the present invention, in the fluid transport path in which the gasket or the joint pipe is mounted, the pipe of the fluid transport path into which the cylindrical nozzle of the gasket or the joint pipe is inserted is provided from the side outlet of the cylindrical nozzle. A fluid is blown to the outside and applied to the inner wall of the tube into which the cylindrical nozzle is inserted obliquely to generate a cyclone flow, or a fluid is blown to the inside of the cylindrical nozzle to obliquely strike the circular inner wall of the cylindrical nozzle. A cyclone flow is generated by hitting.
As a result, the plate-like member and the cylindrical nozzle projecting from the plate-like member can be provided in the fluid transport path as they are without deforming the fluid transport path. In the present invention, since the blow-out flow from the cylindrical nozzle is blown out along the circular inner wall surface from the lateral direction of the cylindrical nozzle (the direction of the surface substantially orthogonal to the cylinder axis direction, not the cylinder axis direction), fluid transport A cyclone flow suitable for heating and cleaning can be generated without shortening the spatial period of the cyclone flow in the axial direction of the transport pipe forming the path and increasing the outer shape of the fluid transport path.
Therefore, if a heating device is provided outside the transport pipe of the fluid transport path that flows as a cyclone flow, the fluid can be efficiently heated, and if a cooling device is provided, the fluid can be efficiently cooled. . Furthermore, the inner wall surface of the portion of the transport pipe that flows as a cyclone flow can be cleaned by the cyclone flow.
The gasket or joint pipe of the present invention can be disposed between a first transport pipe having a circular cross section and a second transport pipe coupled to the first transport pipe. In this case, when the fluid flows from the first transport pipe toward the second transport pipe, the generation of the cyclone flow is due to the blowout flow obliquely hitting the circular inner wall surface of the second transport pipe. The interval between the outer wall surface of the cylindrical nozzle and the inner wall surface of the second transport pipe may be narrowed. That is, the position of the center of the cylindrical nozzle is decentered toward the inner wall surface of the second transport pipe or joint pipe to narrow the distance between the outer wall surface of the cylindrical nozzle and the inner wall surface of the second transport pipe or joint pipe, or A line passing through the center of the cylindrical nozzle parallel to a tangent line drawn on the inner circumferential surface of the cylindrical nozzle at the position of the narrowest spacing or in contact with the narrowest spacing or the position of contact If the hole of the blower outlet is opened at the side surface position of the cylindrical nozzle between the two and it is made to contact with the circular inner wall surface of the second transport pipe or joint pipe obliquely, the angle of the hole of the blower outlet does not have to be tangential Also, the fluid flow that blows out flows along the inner wall surface of the second transport pipe or the joint pipe to form a cyclone flow.
The reason is that the pressure in this region rises because a part of the flow out of the blown out flow flows between the outer wall surface of the cylindrical nozzle and the inner wall surface of the second transport pipe or joint pipe, On the other hand, since the pressure in the wider space through which the blowout flow that does not flow backward flows becomes lower, the flow of the cyclone flow blown out due to the pressure difference in the blowout space is directed toward the tangential direction of the inner wall surface of the second transport pipe or joint pipe. This is because it bends along the wall. This makes it possible to reduce the angle of inclination of the blown flow with respect to the tangent at the position where the blown flow hits the circular inner wall surface, and it is possible to generate the cyclone flow more efficiently than when the cyclone flow is generated by simply hitting the inner wall from an angle. .
Therefore, the above-described air outlet in which the cylindrical nozzle is easily provided with the cyclone flow along the inner wall surface without performing difficult processing such as opening the hole of the air outlet in a tangential direction with a curved slope. Can be generated.
On the contrary, when the fluid flows from the second transport pipe toward the first transport pipe, the generation of the cyclone flow is caused by the blown flow obliquely hitting the circular inner wall surface of the cylindrical nozzle. If the tube axis of the nozzle is arranged so as to coincide with the tube axis of the second transport pipe and the outlet is drilled obliquely with respect to the outer wall surface of the cylindrical nozzle, the angle of the hole of the outlet is set. Even if it is not in the tangential direction, the fluid blown inward flows along the circular inner wall surface of the cylindrical nozzle to form a cyclone flow. In this case, when a strong cyclone flow is generated, it is particularly preferable to provide a plurality of holes as small holes having a diameter of about 0.5 mm to 3 mm.
As a result, the fluid itself transported in a laminar flow can be easily converted into a cyclone flow and transported in a tube transport state. Further, it becomes possible to insert the in-line form into the transport pipeline, and it is possible to realize a transport pipeline suitable for efficient heating and cooling of the fluid or cleaning of the tube with the fluid.

As a result, the

By the way, what is shown in FIG. 2A to FIG. 2D is a case where the

That is, FIG. 9 (a) shows another embodiment of the present invention suitable for the case where gas is passed in the direction opposite to that in FIG. 2 (a) in the gasket inserted between the joint members of the joint nut and the joint male nut. FIG. 9B is a front view of a gasket, and FIG. 9D is a cross-sectional view of a cylindrical nozzle portion.

FIG. 11B is a partial cross-sectional explanatory view in which the
Of course, the cyclone flow generating joint pipe is not limited to the connection of the two transport pipes, and can be welded to a tubular port that can be mounted as a gasket, such as a tubular input port such as a device or a valve, or an outlet port.
As described above, in the embodiment shown in FIG. 1 to FIG. 8, the fluid such as gas blown out from the air outlet is such that the cylindrical nozzle is the inner wall surface of the transport pipeline even if the air outlet is not formed in the tangential direction. FIG. 9 shows that there is no eccentricity toward the inner wall surface side of the transport pipeline, although it is blown out along the circumferential tangential direction of the circular inner wall surface of the transport pipe corresponding to the blowing position. The present invention, including examples, is not limited to blowouts that are decentered and follow the tangential direction of the circumference, but in short, blowouts that form a cyclone flow are performed by hitting the circular inner wall of the transport pipe diagonally. That's fine. For example, the cyclone flow may be generated when the blown-out gas is incident obliquely with respect to the tangential direction of the circumference and further inclined in the gas transport direction and hits the inner wall surface side of the transport pipeline.
Moreover, in the Example shown in FIGS. 1-8, it is pulled by the inner peripheral surface of the cylindrical nozzle in the position where the space | interval of the outer wall surface of a cylindrical nozzle, and the inner wall surface of a transport pipe (joint pipe) is the narrowest or contact position. Although the formation angle of the air outlet is set to θ = 15 ° with respect to the tangential direction, the present invention does not need to provide such an angle, and the angle is not limited to 15 °.
Each embodiment is preferably applied to a carrier gas to a semiconductor processing apparatus, a reaction gas transport pipe or a gas transport pipe exhausted from a semiconductor processing apparatus, but the present invention is not limited to this. In addition, the present invention can be applied to various industrial fluid transport pipes or fluid transport paths including household gas transport pipes, water pipes, and hot water transport pipes.
The embodiment shown in FIG. 3 is not limited to simple pipe cleaning, and the present invention can be applied to various pipe cleanings such as water pipes and sewage pipes as well as drain pipes. For example, the generated cyclone flow can be washed to prevent the adhesion of scale in a water pipe or the like.
Furthermore, in the embodiment, the substrate having the cylindrical nozzle uses a disk member, but the present invention may be any member as long as it is a plate-like member having a cylindrical nozzle. A thick block may be used.
Further, of the first transport pipe and the second transport pipe in the embodiment, as shown in the embodiment of FIG. 11, the upstream transport pipe through which the fluid flows is a tubular shape such as a device or a valve. Of course, input ports (fluid supply ports) and outlet ports (fluid delivery ports) may be used, as well as various types of gaskets including input ports (fluid supply ports) and outlet ports (fluid delivery ports). The present invention can be applied to various tubular fluid transport paths and various tubular fluid transport paths to which joint pipes are mounted.
