Abstract
Description
The present invention relates to a heat sink that radiates and cools an electronic component that generates heat, such as a power element, and a method of manufacturing the heat sink.
Conventionally, heat sinks have been used in which a fin and a base are integrated by die casting or extrusion molding, and in which individual fins and a base are combined.
By separating fins and metal bases, there are no restrictions on the mold strength required for extrusion molding and die casting, and narrow fin pitches and long fin lengths can be achieved, reducing the footprint of semiconductor devices and generating heat. It is effective for cost reduction by downsizing the power element.
In order to manufacture such fins and metal bases separately and then integrate them, a caulking method can be mentioned, and a prior example is disclosed in
A large number of grooves are formed in the metal base, fins are inserted into one groove formed every other, and a press blade is inserted into the other groove. Fins and press blades are arranged next to each other. The press blade applies a press load from directly above to widen the groove, so that one fin is fitted to two points on both end grooves. At this time, the depth and the position of the groove formed in the base are the same for each groove. Therefore, the fins are fixed at substantially the same positions at the ends of the widened grooves.
In such a caulking method between the fin and the metal base, when the metal base groove is widened, it is necessary that the contact between the press blade and the metal base groove is highly accurate. That is, if the contact per position is not uniform, there is a concern that a difference in the width of the groove due to variations in load occurs, resulting in uneven fin fitting and insufficient fin performance (cooling performance).
Here, caulking is performed on the single fin by the action that the press blade applies pressure from the left and right to deform the fitting portion. Here, when caulking is performed in a state where the press blade is shifted to the left or right, the pressing force on one side increases, but the pressing force on the other side decreases. For this reason, when the positional deviation amount is increased, there is a concern that the unbalance of the fitting force of the caulking portion is large, and as a result, the contact thermal resistance is increased.
Fin fitting can also be performed after mold sealing, but after mold sealing, the mold resin temperature changes from high to low, causing the difference in linear expansion between the metal base and the mold resin, and the resin curing and shrinking. As a result, warpage occurred in the mold resin. As a result, the metal base varies depending on the dimension of the groove into which the fin is inserted and the dimension of the groove into which the press blade is inserted. For this reason, in particular, there was a mismatch between the positions of the press blade and the groove, the fitting force between the fin and the metal base varied, and there was a concern that the contact thermal resistance would be increased at a portion where the fitting force was low.
An object of the present invention is to solve the conventional problems, to improve the fitting property between the fin and the metal base, and to obtain a heat sink that realizes a reduction in the contact thermal resistance between the metal base and the fin.
A heat sink in which a heating element such as a power element is installed on one side of the metal base, and the metal base and the fin are fitted with a press blade inserted between the fins, and a roller is provided at the tip of the press blade did. In addition, a fixed play dimension (= clearance) was provided for fixing the roller to give the roller a degree of freedom.
Since the tip of the press blade is equipped with a roller and the freedom of movement of the roller is given, the position of the press blade and groove is uniform (no misalignment), and the fit between the fin and the metal base is improved. Improvement and further reduction of the contact thermal resistance between the metal base and the fin can be realized.
As shown in FIG. 2, the
As shown in FIG. 3, the
As shown in FIG. 2, the
FIG. 1 shows a sectional view of the completed heat sink.
Next, a method for manufacturing the heat sink shown in
According to the
This also contributes to the relaxation of the processing accuracy of the groove dimensions of the
In addition, the degree of freedom (play displacement amount) of the
In the case of this example, for example, the amount of play displacement has the difference between the linear expansion coefficient of the mold resin and the base × the difference between the after-curing temperature and the normal temperature × the length of the base, and the self-alignment action worked without any problem.
Furthermore, it goes without saying that the length of the
FIG. 4 shows another embodiment of the present invention. The
According to the invention of the present embodiment, since the surface of the

In addition, the uneven | corrugated shape of the
Furthermore, by selecting the
The present invention is more effective for a molded power module as shown in FIG. That is, in the power module shown in FIG. 5, the
After the mold resin is sealed in this way, the heat sink function can be obtained without heat conduction grease by fixing the
When such mold resin sealing is performed, there are the following points as specific problems. For example, when sealed with a thermosetting epoxy resin, the curing temperature is usually 180 ° C., but since there are multiple constituent materials included in the mold resin in the process of returning to normal temperature from here, the linear expansion coefficient There is a possibility of warping due to mismatch. When such warpage occurs, the conventional fixed jig does not have a position tracking function with respect to the horizontal position accuracy, so the fins are biased and pressed. When is used, the thermal distortion caused by the temperature difference from the mold resin curing temperature is absorbed and caulking can be performed.
