また、ターゲットの種類によってイオンビームの入射角度に対するスパッタ粒子の飛散角度や分布が異なることが知られている。
そこで、図8に示されているように、ターゲットチャック35によってターゲット36の傾斜角度を調整して、ターゲット36に対するイオンビーム45の入射角度Θを選定することにより、スパッタ粒子の角度分布を制御することが考えられる。

そこで、ターゲットチャック35によってターゲット36の傾斜角度を調整して、ターゲット36に対するイオンビーム45の入射角度Θを選定することにより、反跳粒子がウエハに衝突するのを防止することができる。すなわち、ターゲットチャック35によってターゲット36の傾斜角度を調整することにより、ウエハ上における反跳粒子分布が無くなるように、または、極めて少なくなるように制御する。
