The present invention relates to a semiconductor device manufacturing apparatus and manufacturing method.
A conventional semiconductor device manufacturing apparatus predicts the yield of semiconductor devices when processed by the manufacturing apparatus based on the state of the manufacturing apparatus (chamber, charge position, module, etc.).

The
M=(R−P)/S・・・(1)
M = (RP) / S (1)
M: Number of wafers that can be processed.
R: Use limit (standard value).
P: Current value.
S: Consumption.
Next, the
The
The
When the value of M 2 is equal to or smaller than the value of M 1 , the
After the lot processing, the

FIG. 7 is a flowchart showing the operation of the manufacturing apparatus 1 according to the first embodiment. Hereinafter, the operation of the manufacturing apparatus 1 according to the first embodiment will be described with reference to FIG.
The receiving
Based on the recipe (processing conditions) transmitted from the MES 2, the

If the value of M 2 is less than or equal to the value of M 1 (Yes in step S103), the

After the lot processing, the
The value of M 2 is greater than the value of M 1 (large) if (No in step S103), the
As described above, the manufacturing apparatus 1 according to the first embodiment calculates the amount of consumable members necessary for processing a lot before starting the lot and determines whether the manufacturing apparatus can process the lot. If the processing is impossible, the processing of the lot is canceled. If processing is possible, a wafer is allocated to each processing chamber 104 within a range that does not exceed the number of processing chambers 104 that can be processed. For this reason, the replacement frequency of a consumable member can be reduced. As a result, the manufacturing cost of the semiconductor device can be suppressed. If processing is not possible, the entire lot is canceled without processing only the processable number of sheets. That is, a process with one lot is not processed by a plurality of manufacturing apparatuses 1. For this reason, when there is a defect in the manufactured semiconductor device, it is possible to prevent the defect analysis from becoming complicated.
(Other embodiments)
Note that the present invention is not limited to the above-described embodiment as it is, and can be embodied by modifying the constituent elements without departing from the scope of the invention in the implementation stage. For example, in the first embodiment, the manufacturing apparatus 1 determines whether the lot can be processed. However, the MES 2 may perform this determination. In this case, the MES 2 includes the
