実施例1において、発熱抵抗層3として用いたTaSiNに変えて、WSiNを用いた。ここで、発熱抵抗層3を形成するWSiNの厚さを20nmとした。そのため、貫通口を形成する際は、WSiNの成分であるWの発光スペクトル(波長400nm)を検知した。その他の工程に関しては、実施例1と同様に行い、インクジェット記録ヘッドを作製した。

吐出口9とオリフィスプレート11を形成する工程までは実施例1と同様に行った。続いて、貫通口6をシリコン酸化膜によってマスクした後、ボッシュプロセスを用いたエッチングによって形成した。その際、エッチング終点は実施例1と同様に検知した。次に、同様にしてインク供給口7を形成した。ただし、インク供給口7のエッチングにおいては、基板1の貫通が保証されればよいので、発光を用いた終点検知は行わず、時間を設定する一般的な方法を用いた。その後、実施例1と同様に、インク流路8、貫通電極を形成し、インクジェット記録ヘッドを作製した。実施例1のように貫通口6とインク供給口7を同時に加工できるし、また本実施例のように個別に加工することもできる。

ここで、本発明の実施例と比較を行った比較例を挙げる。吐出口9及びオリフィスプレート11を形成する工程までを、実施例1と同様に行った。そこで、貫通口6とインク供給口7を形成する際に、エッチングレートに基づいてエッチング終点(時間)を決定し、ボッシュプロセスを用いてエッチングを行った。その後の工程は実施例1と同様に行った。

貫通口6とインク供給口7となる部分のエッチングを行った際に、オーバーエッチングを10%に設定したところ、貫通口6底部の開口不良を確認した。ここで、20%のオーバーエッチを行うと、低部の残渣はなかったが、実施例1において作製されたものと比べて、開口径の形状不良があった。よって、本発明は従来の方法に比べ、高精度の加工が可能であると考えられる。

(1)前記シリコン基板の上に、前記発熱抵抗素子となる発熱抵抗層を形成する工程と、
(2)前記シリコン基板の裏面からプラズマを用いたドライエッチングにより前記発熱抵抗層に達するように前記貫通口を形成する工程と、
