Abstract
Description
The present invention relates to a method for manufacturing a nozzle substrate on which nozzles for discharging droplets are formed, a droplet discharge head, and a droplet discharge apparatus.
Conventionally, liquids such as functional liquids and inks are ejected as droplets from nozzles onto objects such as paper and glass substrates, and predetermined patterns, characters, and images (hereinafter collectively referred to as “images”). There is a droplet discharge device that forms In such an apparatus, for example, a pressure chamber is provided in the middle of a supply path for supplying liquid to the nozzle, and the liquid is discharged from the nozzle as droplets by applying pressure to the liquid in the pressure chamber with a predetermined pressurizing means. Discharging is performed.
The nozzle is usually formed by forming a flat substrate in a cylindrical shape so as to have circular openings on both sides of the substrate, and the substrate on which the nozzle is formed is generally referred to as a nozzle substrate. In recent years, as the image to be formed becomes high definition, it is necessary to discharge a smaller amount of liquid droplets by reducing the diameter of the nozzle formed in the nozzle substrate. For this reason, as one of the manufacturing methods of the nozzle substrate, after forming holes with a predetermined depth and a predetermined diameter in the silicon substrate by anisotropic dry etching using plasma discharge, the silicon substrate is made thinner and smaller. A method of forming a nozzle substrate having a nozzle with a hole diameter is known (for example, Patent Document 1).
However, when the nozzle is formed on the silicon substrate by anisotropic dry etching, the nozzle to be drilled ejects droplets from the nozzle substrate due to variations in plasma irradiation conditions (direction, etc.) on the silicon substrate. There are cases where the cylindrical axis (also referred to as the central axis) of a nozzle having a cylindrical shape is not perpendicular to the substrate surface (ejection surface). In such a case, the droplet ejected from the nozzle is bent before reaching the object, which causes a problem that an image cannot be formed correctly on the object. Therefore, in order to obtain a nozzle that can actually form an image on a target object with respect to a nozzle formed on a silicon substrate, it is necessary to investigate the nozzle hole bending, that is, the perpendicularity of the central axis of the nozzle to the ejection surface. there were.
SUMMARY An advantage of some aspects of the invention is to solve at least a part of the problems described above, and the invention can be implemented as the following forms or application examples.
[Application Example 1] A method of manufacturing a nozzle substrate in which nozzles having openings are provided on both sides of a substrate, wherein one end is closed by the base material of the substrate and the other end is opened in the substrate. A step of forming a reference hole having an opening in the substrate surface where the nozzle hole is open, and a center position of a planar shape formed on the surface along the substrate surface presenting the same position And forming the nozzle by removing the base material closing one end of the nozzle hole, and opening the bottom of the reference hole on the substrate surface opposite to the substrate surface where the nozzle hole is open And a step of thinning the substrate.
According to this method, a reference hole is formed in which the shape center position of the opening formed on the substrate surface of the nozzle substrate is the same position as the bottom of the reference hole before the opening is formed. Therefore, for nozzles having openings on both sides of the nozzle substrate, the center positions of the nozzle openings on the respective substrate surfaces can be measured with reference to the shape centers of the bottom of these reference holes and the openings of the reference holes. . As a result, it is possible to examine the perpendicularity with respect to the substrate surface for the nozzles provided on the nozzle substrate. In this specification, in order to facilitate understanding, a state where one end is closed is represented as “hole”, and a state where both ends are opened is represented as “hole” for distinction.
Application Example 2 In the method for manufacturing the nozzle substrate, the substrate is a silicon substrate having a crystal orientation (100), and the reference hole is formed by anisotropic wet etching.
According to this method, in the silicon substrate having the crystal orientation (100), wet etching does not proceed on the surface having the crystal orientation (111). Therefore, since the reference hole formed in the silicon substrate is formed by four crystal orientation (111) planes in the silicon substrate, it becomes a regular square pyramid having a vertex formed at the center position of the opening. As a result, when the reference hole is a reference hole having openings on both sides of the nozzle substrate that is a silicon substrate, a reference hole is formed in which the planar shape center has the same position as the apex. It becomes possible to examine the perpendicularity with respect to the substrate surface for the nozzles provided on the nozzle substrate.
Application Example 3 In the method for manufacturing the nozzle substrate, the shape of the opening of the reference hole is a square.
According to this method, with respect to the reference hole, since the shape of each opening formed on both surfaces of the nozzle substrate is square, the shape center of the reference hole can be easily obtained.
Application Example 4 A droplet discharge head comprising: a nozzle substrate manufactured by the nozzle substrate manufacturing method; and a mechanism for discharging droplets from nozzles provided on the nozzle substrate.
According to this configuration, it is possible to obtain a droplet discharge head including a nozzle substrate in which the nozzle perpendicularity is guaranteed. Therefore, by using this droplet discharge head, it is possible to discharge droplets in the correct direction, so that high-quality printing can be performed.
Application Example 5 A droplet discharge apparatus comprising the droplet discharge head and a mechanism that scans the droplet discharge head relative to a droplet discharge target.
According to this configuration, it is possible to obtain a droplet discharge device that discharges droplets to a target at a correct position. Therefore, high-quality printing and printing or image formation can be performed by using this droplet discharge device.

(Droplet ejection head)
FIG. 1 shows an example of a droplet discharge head including a nozzle substrate formed by the manufacturing method of the present invention and configured to discharge liquid as droplets from nozzles provided on the nozzle substrate. FIG. 1A is a perspective view seen from the ejection surface side from which droplets are ejected, and FIG. 1B is a cross-sectional view taken along line AA in FIG.
As shown in FIG. 1A, the
The structure of the
The
The
そして、各凹部内には、ITO(Indium Tin Oxide:インジウム錫酸化物)からなる個別電極31がスパッタにより形成されている。
The
The
Thus, the ejection direction of the
Here, the
Accordingly, the

(A) First, as shown in FIG. 3A, a
The SiO 2 film is formed by setting the
(B) Next, as shown in FIG. 3B, a resist is coated on the bonding surface side of the
(C) Next, as shown in FIG. 3C, the region where the resist has been removed is etched with an etching gas (for example, C 4 F) by, for example, an ICP (Inductively Coupled Plasma) dry etching apparatus (not shown). 8 , SF 6 ), and the
この処理によって、円筒状のノズル穴12a(すなわち第2ノズル12)が形成される。
(D) Next, as shown in FIG. 3D, after removing the resist, an etching gas (for example, C 4 F 8 , SF 6 ) is used again by an ICP dry etching apparatus (not shown). Then, anisotropic dry etching is performed vertically on the region where the
(E) Next, the SiO 2 film remaining on the surface of the
(F) Next, as shown in FIG. 4 (f), in the SiO 2 film formed on the surface of the
(G) Next, as shown in FIG. 4G, anisotropic wet etching is performed on the
In this embodiment, in this state, the bottom of the
The state of measurement at this time is shown in FIG. As shown in the figure, the coordinates of each
Returning to FIG. 4, next, as shown in FIG. 4H, the
As a specific method for thinning, in this embodiment, the
In addition to such mechanical grinding, the discharge surface of the
Alternatively, the thinning of the
In this embodiment, in this state, the shape center of the opening (upper surface of the regular quadrangular pyramid) formed on the discharge surface of the
The state of measurement at this time is shown in FIG. As shown in the figure, the center of the shape of the upper surface of the
The reference (0, 0) in the measurement of the

First, a liquid repellent base film is formed on the droplet discharge surface of the
Subsequently, a liquid repellent treatment is performed on the droplet discharge surface of the
Next, the support substrate peeling process is performed by irradiating UV light from the
Next, the liquid repellent layer formed excessively on the bonding surface side of the
After that, the
As described above, according to the
Further, in this embodiment, since the opening shape of the
In the present embodiment, the
Incidentally, as described above, the
Therefore, since the
(Droplet discharge device)
As an embodiment of the present invention, a droplet discharge apparatus including the
The
Specifically, the
According to the
The present invention has been described with reference to the embodiments. However, the present invention is not limited to these embodiments, and can of course be implemented in various forms without departing from the spirit of the present invention. It is. Hereinafter, a modification will be described.
(Modification)
In the above embodiment, the
FIG. 8 is a schematic view of the
At this time, since the
(Other variations)
In the above embodiment, it has been described that the flying curve of the droplet is caused by the verticality of the
In the above embodiment, the
Moreover, in the said Example, although demonstrated that the shape of the opening part in the joint surface of the
