Abstract
Description
The present invention relates to a low power consumption thin film gas sensor with battery driving in mind, and a method of manufacturing the thin film gas sensor.
In general, a gas sensor is a device that is used for applications such as a gas leak alarm and is selectively sensitive to a specific gas, for example, a reducing gas such as CO, CH 4 , C 3 H 8 , and CH 3 OH. In terms of its character, high sensitivity, high selectivity, high response, high reliability, and low power consumption are indispensable.
By the way, gas leak alarms that are widely used for household use are intended for detection of flammable gas for city gas and propane gas, for detection of incomplete combustion gas in combustion equipment, Alternatively, there are those having both of these functions, but the spread rate is not so high due to cost and installation problems.
For this reason, from the viewpoint of improving the diffusion rate of the gas leak alarm device, it is desired to improve the installation property, specifically, to make the gas leak alarm device cordless by battery driving.
Low power consumption is the most important for realizing battery drive, but when detecting CH 4 and C 3 H 8 with a catalytic combustion type or semiconductor type gas sensor, it is heated to a high temperature of 400 ° C to 500 ° C. Need to be detected. For this reason, in the conventional method of sintering powder such as SnO 2 as a gas sensing film, there is a limit to reducing the thickness even if a method such as screen printing is used, and the heat capacity is large for use in battery driving. There was a problem of passing. Therefore, realization of a thin film gas sensor having an ultra-low heat capacity structure by a diaphragm structure or the like using a microfabrication process is awaited.
As a prior art of such a thin film gas sensor, for example, there is a thin film gas sensor having a diaphragm structure described in Patent Document 1 (Japanese Patent Laid-Open No. 2008-46007).
Here, FIG. 3 is a cross-sectional view taken along the line B-B of a thin film gas sensor having a general diaphragm structure, which is substantially the same as the thin film gas sensor described in FIG. 1 of Patent Document 1, for example. It is a top view.
The thin film gas sensor 100 includes a diaphragm formed by a thermally oxidized SiO 2 layer 21, a CVD-Si 3 N 4 layer 22, and a CVD-SiO 2 layer 23 on the upper side of the Si substrate 1, as shown in the sectional view taken along the line BB in FIG. A thermally insulating support layer 2 having a structure is formed. The
Moreover, as shown in the plan view of FIG. 4, the thin film gas sensor 100 has a gas detection
A thin film gas sensor with a diaphragm structure and a low heat capacity structure transfers heat radially outward from the center of the thin diaphragm, but there is damage (breaking, chipping, etc.) in the middle of the diaphragm. Then, there is a problem in that heat is not evenly transmitted due to mechanical distortion and temperature unevenness occurs, resulting in a change in sensor characteristics. However, the conventional technique does not consider the point of detecting such damage to the diaphragm portion. This point was the same in the thin film gas sensor disclosed in Patent Document 1.
The present invention is made in order to solve such a problem, and its purpose is to detect a strain (strain caused by heat / strain caused by cracking) generated in the diaphragm portion and to self-diagnose the failure. An object of the present invention is to provide a thin film gas sensor that contributes to prevention of accidents caused by changes in detection characteristics.
Furthermore, the present invention also provides a method for manufacturing such a thin film gas sensor.

The heat insulating support layer 2 is stretched over the opening of the through hole and formed in a diaphragm shape, and is provided on the upper side of the Si substrate 1.

The
The
The

Next, a configuration for detecting distortion, which is a feature of the present invention, will be described.
The
The strain detection signal output unit 9 includes eight strain detection

As is apparent from FIG. 2, four
As shown in FIG. 2, a distortion detection signal output unit 9 is connected to the four
The two strain detection
When a stress is applied to the
When eight strain detection
High sensitivity (slight distortion) can be detected due to the nature of the Wheatstone bridge circuit. In the initial state, if the current flowing through the two strain
In the

The pair of sensing electrode layers 52 and the strain detection signal output unit 9 are layers formed of Pt (platinum). Thus, the pair of sensing electrode layers 52 and the strain detection signal output unit 9 can be formed at the same time during manufacturing, which contributes to a significant cost reduction by reducing the manufacturing process. Note that Pd (palladium) or an alloy containing Pd and Pt may be used instead of Pt, but the pair of sensing electrode layers 52 and the strain detection signal output unit 9 may be formed of a common material.

Next, the use of the thin film gas sensor 10 will be described. Since the
Also in the pulse-driven thin film gas sensor 10, it is important to lower the detection temperature, shorten the detection time, and lengthen the detection cycle (increase the time for turning off the energization) in order to reduce power consumption. The detection temperature in the thin film gas sensor 10 is about 400 ° C. to 500 ° C. (for example, 450 ° C.) for the CH 4 sensor, for example, from the detection sensitivity for the gas species to be detected, and the detection time is 500 ms or less due to the response of the sensor. The cycle is, for example, 30 seconds for the CH 4 sensor. Since the temperature rise and the temperature fall are repeated in this way, stress is applied to the diaphragm portion.
Further, when such a thin film gas sensor 10 is used, a voltage is applied to the two strain
Next, manufacture of the thin film gas sensor 10 will be described.
First, a process of forming a heat insulating support layer, a heater layer, and an electric insulating layer on a silicon wafer is performed.
First, thermal oxidation is performed on both front and back surfaces of a silicon wafer (not shown) by thermal oxidation to form a thermally oxidized SiO 2 film having a film pressure of 0.3 μm, for example. The thermally oxidized SiO 2 layer 21 corresponds to a thermally oxidized SiO 2 film formed on one surface.
A CVD-Si 3 N 4 layer 22 is formed on the thermally oxidized SiO 2 layer 21 on one surface of the silicon wafer by using a plasma CVD method. The CVD-Si 3 N 4 layer 22 is formed by depositing, for example, a parallel plate type plasma CVD apparatus at a temperature of about 300 ° C. in an atmosphere of SiH 4 + NH 3 + N 2 gas and having a film pressure of 0.10 μm. 3 N 4 membrane.
The CVD-SiO 2 layer 23 is provided on the upper surface of the CVD-Si 3 N 4 layer 22. This CVD-SiO 2 layer 23 uses a plasma CVD method. Specifically, it is a film formed by depositing in a parallel plate type plasma CVD apparatus at a temperature of about 300 ° C. in an atmosphere of SiH 4 + N 2 O + N 2 gas. It is a CVD-SiO 2 film having a pressure of 1 μm.
The silicon wafer manufactured so far is annealed at 550 ° C. × 1 hour (20% O 2 / N 2 ) in a tubular furnace. By this annealing, the silicon wafer is degassed.
The thermally insulating support layer 2 is formed by the thermally oxidized SiO 2 layer 21, the CVD-Si 3 N 4 layer 22, and the CVD-SiO 2 layer 23.
Then, the heater drive
The
Subsequently, the electrical insulating
Next, a process of simultaneously forming the pair of sensing electrode layers 52 and the strain detection signal output unit 9 on the electrical insulating
First, a Ta layer serving as a bonding layer is formed on the electrical insulating
Subsequently, a Pt layer is formed on the Ta layer. This film formation is performed by an ordinary sputtering method using an RF magnetron sputtering apparatus. The film formation conditions of Pt by these sputtering methods were an Ar gas pressure of 1.0 Pa, a substrate temperature of 300 ° C., and an RF power of 2 W / cm 2 . The film pressure of Pt was 200 nm.
Then, a sensing electrode pattern is further formed by fine processing on the Ta / Pt layer formed in this manner, whereby a pair of bonding layers 51, a pair of sensing electrode layers 52, and a strain detection signal output unit 9 (strain The detection
As an etchant for wet etching, a mixed solution of sodium hydroxide and hydrogen peroxide was used for Ta, and aqua regia was heated to 90 ° C. for Pt. Finally, a
Then, a process is performed in which the

Next, the wafer subjected to the above patterning is set in a sputtering chamber, and a SnO 2 thin film that becomes the
After forming the thin film of SnO 2 by sputtering so as to have a predetermined thickness, to remove the thin film of SnO 2 deposited on the resist at the same time unnecessary parts and lift-off method in the resist removal (on the resist). Then, a SnO 2 thin film having a thickness of 400 nm is formed. The

Next, cylindrical silicon is removed from the back surface of a silicon wafer (not shown) by dry etching as a microfabrication process from the back surface to form a diaphragm structure. For example, a through hole having a diameter of 400 μm is formed.
Thereafter, a printing paste prepared by mixing alumina powder carrying a catalyst of Pd, a binder and an organic solvent was applied and printed so as to cover the surface of the

Thereafter, a chip is cut out from the silicon wafer (not shown), and the silicon wafer (not shown) becomes the Si substrate 1, which becomes a thin film gas sensor 10 having a diaphragm (DP) structure. For example the CH 4 sensor by incorporating the package as CH 4 sensor chip. The manufacturing method of the thin film gas sensor 10 is as described above.
