上記実施例は成膜材料がt−C4H9SiX3のみであった。しかしながら、本実施例では、t−C4H9SiX3の他にも反応性化合物を併用した。図2は本実施例での成膜に用いた成膜装置(CVD装置)の概略図である。図2中、1は原料(t−C4H9SiX3)が充填された容器、2は加熱器、3は分解反応炉、4は基板、5は流量制御器、6は原料ガスの吹出口、7は反応性化合物(t−C4H9SiX3と反応する反応性化合物)の導入ライン、8はキャリアガスの導入ライン、9は排気系、10はリング状の熱フィラメント、11は光照射器、12は原料容器内の圧力調節用ニードルバルブである。
−20℃〜0℃に保持されている容器1にはt−C4H9SiH3が入れられている。分解反応炉3は真空に排気されている。Si基板4は300〜400℃に加熱されている。そして、ニードルバルブ12を開放し、気化したt−C4H9SiH3が配管を経て分解反応炉3に導入された。分解反応炉3内へのt−C4H9SiH3の導入時に、導入ライン7により、反応性ガス(反応性化合物:H2)が20ml/minの割合で導入された。
上記CVDにより基板4上に膜が形成された。成膜された膜をXPS(X線光電子分析法)及びX線によって調べた結果、基板上にアモルファスなSi膜が形成されていることが確認できた。尚、基板温度が400℃に近い条件では多結晶Si膜の形成されていることが確認できた。
ガラス基板、アルミホイル基板、樹脂基板を、Si基板の代わりに用いても同様な結果が得られた。
尚、t−C4H9SiX3と反応性化合物とを併用した本実施例8にあっては、反応性化合物(H2)を用いなかった実施例1に比べて、膜中の炭素不純物量が少なく、より高純度なSi膜が形成できていた。
