図7で説明したように、導波領域Rでの高次モードの発生を抑制するためには、第1AlGaAs層74のAl組成比は0.3以上である場合が好ましい。また、上述したように、第2AlGaAs層76のウエットエッチングの際に、第1AlGaAs層74が除去されないためには、第1AlGaAs層74のAl組成比は0.4未満の場合が好ましく、0.35以下の場合がより好ましい。したがって、第1AlGaAs層74のAl組成比は0.3以上0.4未満である場合が好ましく、0.32以上0.38以下である場合がより好ましく、0.34以上0.36以下である場合がさらに好ましい。また、第1AlGaAs層74のAl組成比を0.4未満とすることで、図7に示すように、基底モードM0の光閉じ込め係数Γ0の低下を抑えることもできる。つまり、第1AlGaAs層74のAl組成比を0.3以上0.4未満とすることで、基底モードの光閉じ込め係数をある程度大きくしつつ、高次モードの発生を抑制でき、且つ、リッジ部26の両側に第1AlGaAs層74が残存する構造を容易かつ確実に形成することが可能となる。
