ところで、梁部4をなす窒化珪素膜10,11の成膜は、犠牲層21,22を除去した後に、成膜時のストレスによって図4に示すように上方に湾曲するような条件で行う。例えば、窒化珪素膜10が圧縮(Compressive)の残留応力を持つような条件で窒化珪素膜10を成膜する一方、窒化珪素膜11が引張(Tensile)の残留応力を持つような条件で窒化珪素膜11を成膜すればよい。また、窒化珪素膜10が圧縮の残留応力を持ち、窒化珪素膜11が残留応力を持たないような条件で成膜しても良く、窒化珪素膜10が残留応力を持たず、窒化珪素膜11が引張の残留応力を持つように成膜しても良い。窒化珪素膜10,11の成膜は、プラズマCVD法などの残留応力の調整が容易な成膜方法で行うことが好ましい。窒化珪素膜を成膜する場合、プラズマ下において、SiH4、NH3、He、N2等のプロセスガスを導入すれば、デポジションが可能であるが、これらのガスの流量比を調整することにより、任意に膜の残留応力を制御することが可能である。なお、梁部4を、窒化珪素膜10,11に代えて2層の酸化珪素膜で構成してもよい。酸化珪素膜を成膜する場合、プラズマ下において、SiH4、N2O、N2等のプロセスガスを導入すれば、デポジションが可能であるが、これらのガスの流量比又はRFパワーなどを調整すれば、任意に膜の残留応力を制御することが可能である。

なお、本発明者は、温度変化に応じた梁部4の変動が抑制されることを実験的に確認するため、試料として、本実施の形態によるインダクタ1において採用されている脚部3及び梁部4を基板2上に形成したものを、作製した。この試料では、梁部4の長さは40μm、50μm、および60μmの3水準とし、窒化珪素膜10の厚さは100nmで残留応力を持たず、窒化珪素膜11の厚さは50nmで引張の残留応力を持つように成膜した。そして、この試料の環境温度を変化させ、各温度における梁部4の先端高さを、測長顕微鏡にて、計測した。その結果を表1に示す。梁部4の先端高さの変動は1μm以下であり、この結果から、梁部4は、温度変動に対してほぼ熱応答しないことが確認された。
