Abstract
Description
The present invention relates to a magnetoresistive effect element capable of recording information by supplying current bidirectionally, and a magnetic memory using the same.
A magnetic memory (MRAM (Magnetic Random Access Memory)) including a MTJ (Magneto Tunnel Junction) element using a writing method using spin angular momentum transfer (SMT) as a memory element of a memory cell is an MTJ. Even if the element is miniaturized, the magnitude of the current density required for magnetization reversal hardly increases, so that it is expected as a nonvolatile memory having a large capacity, low power consumption, non-volatility, and high-speed operation.
In order to maintain the non-volatility of information, a magnetic anisotropy energy larger than the thermal disturbance energy must be given to the storage layer of the MTJ element. As a method for securing the magnetic anisotropy energy, use of a so-called perpendicular magnetization film having an easy axis in a direction substantially perpendicular to the film surface (for example, the upper surface) of the magnetization film has been studied (for example, Patent Document 1). Compared with a so-called in-plane magnetization film having a magnetization easy axis in a direction substantially parallel to the film surface, the perpendicular magnetization film has a large capacity because the write current required to reverse the magnetization of the perpendicular magnetization film is small. It is expected as an important technology for memory development (see, for example, Patent Document 1).
The MTJ element has a storage layer, a reference layer, and a tunnel barrier layer provided between the storage layer and the reference layer. The storage layer and the reference layer are made of a magnetic layer, and generate a magnetic field to the outside. In general, the leakage magnetic field generated from the reference layer in the MTJ element in which the storage layer and the reference layer are perpendicular magnetization type is larger than that in the in-plane magnetization type MTJ element. In addition, the memory layer having a smaller coercive force than the reference layer is strongly affected by the leakage magnetic field from the reference layer. Specifically, the problem of lowering the thermal stability occurs due to the influence of the leakage magnetic field from the reference layer.
As a measure for reducing the leakage magnetic field from the reference layer in the perpendicular magnetization type MTJ element, a method of providing a magnetic layer for canceling the leakage magnetic field from the reference layer has been proposed (Japanese Patent Application 2008). -248633). When a magnetic layer that cancels the leakage magnetic field from the reference layer is made of a material having the same saturation magnetization as the reference layer, the magnetic layer that cancels the leakage magnetic field must be designed to be thicker than the reference layer. is there. As a result, the thickness of the MTJ element is increased and the manufacturing cost is increased.
The present invention has been made in consideration of the above circumstances, and uses a magnetoresistive effect element capable of reducing the film thickness of a magnetic layer used for canceling a leakage magnetic field applied to a storage layer, and the same. Embodiments of the present invention will be described below with reference to the drawings. In the description, common parts are denoted by common reference symbols throughout the drawings.
(First embodiment)
A magnetoresistive effect element according to a first embodiment of the present invention is shown in FIG. The magnetoresistive effect element of the present embodiment is an
The
Next, a method for reversing the magnetization direction of the
On the other hand, when the magnetization direction of the
In the MTJ element having such a configuration, when a material having the same saturation magnetization Ms is used for the
Accordingly, the present inventors have intensively studied and obtained parameters necessary for canceling the film surface vertical component Hz of the leakage magnetic field applied to the
First, in the case of the
In this case, the thickness of the
When optimum film thickness t 2 of the
When the magnetization arrangement of the
On the other hand, when the magnetization arrangement of the
As described above, by controlling the states of the points B and C, the magnetization states of the
On the other hand, FIG. 5 shows a hysteresis loop of the
In order to make the
Although it is desirable that strong exchange coupling occurs between the
For example, in the structure shown in FIG. 1, a
To make the magnetizations of the

In this case, there are the following two methods.

The film thickness t 2 of the

Next, a magnetic memory (MRAM) according to a second embodiment of the present invention will be described with reference to FIGS.
