Abstract
Description
The present invention relates to a light detection device and a display device.
In recent years, photodetection elements (for example, photodiodes) using polycrystalline silicon or amorphous silicon formed on a substrate by a CVD (Chemical Vapor Deposition) method or the like have been actively developed. A planar illuminance detector is realized by arranging the light detection elements in a matrix on the substrate. Further, by diverting the technology of a thin film transistor (TFT) array used in a liquid crystal display (LCD) or the like, these light detection elements can be formed on a glass substrate or the like.
In an active matrix flat panel display device such as an LCD, an optical sensor composed of a photodiode together with a TFT for displaying an image is arranged in each pixel. In addition to the conventional function of displaying an image, an optical sensor built in the pixel Input functions for various purposes can be realized by detecting shadows generated by direct light from the light pen or backlight light reflected by objects on the display surface, or by the finger blocking external light. A flat display device has been proposed.
In particular, in a device in which an optical sensor composed of a photodiode having a pin (p-intrinsic-n) structure is incorporated in a display device, a depletion layer formed in an i-layer region by applying a reverse bias to the pin structure of the optical sensor. In addition, a photodiode in which a light shielding film is formed so that stray light from a backlight or the like is not incident has been proposed (see, for example, Patent Document 1).
In such a photodiode, the light-to-dark ratio of the magnitude of the photocurrent to the dark current when the current that flows when the light to be detected is irradiated is the photocurrent and the current that flows when the light that is not to be detected is the dark current Is high, and the photocurrent is large and the variation is small.
An object of the present invention is to provide a photodetection device having a high light / dark ratio, a large photocurrent, and a small variation, and a display device including the photodetection device.

Hereinafter, embodiments of the present invention will be described with reference to the drawings.

Further, the gap sp is configured to be 5 μm or less, for example. An insulating layer may be disposed in the gap sp. In addition, the

Next, the polysilicon layer is patterned by photolithography. For example, a resist pattern is formed on the polysilicon layer, and the polysilicon layer is formed on the
Next, an insulating film is formed on the polysilicon layer by PECVD or the like, and low-concentration boron (B) is implanted into the entire surface of the polysilicon layer through the insulating film. Then, using the patterned photoresist as a mask, high concentration phosphorus (P) is implanted into a part of the polysilicon layer to form the n-
Subsequently, using the patterned photoresist as a mask, high concentration boron (B) is implanted to form a p-

Next, the operation of the

For example, the
The respective
When the
Here, due to the electric field concentrated in the depletion region DL1, the photogenerated electrons and holes are separated and contribute to the photocurrent as a drift current without being recombined.
However, some of the photocarriers generated in the
However, the optical carriers generated in the region (diffusion current region) from the depletion region DL1 to the diffusion length (carrier diffusion length) L of the optical carrier do not recombine but diffuse and flow into the depletion region DL1. That is, the diffusion current contributes to the photocurrent with respect to the photocarrier generated in the region of the diffusion length L (diffusion current region).

With such a configuration, the above-described light / dark ratio is improved, and the photocurrent is further increased.

That is, in the
As described above, in the comparative example, the carriers generated within the diffusion length L on either side are merely a diffusion current and contribute to the photocurrent.
On the other hand, in the
The width of the depletion region DL1 formed in the
Since the dark current is substantially proportional to the width of the depletion layer, the size of the diffusion length with respect to the width of the depletion layer is important for the light / dark ratio. That is, it is desirable that the width of the depletion layer is small for improving the light / dark ratio. For example, when the gap sp is larger than 5 μm, the depletion region DL1 is also larger than 5 μm, which is larger than the typical diffusion length of 1 μm to 5 μm. It becomes smaller and the light / dark ratio decreases.
The change in the light / dark ratio will be described as follows by the ratio between the length of the
FIG. 5 is a diagram for explaining the change in the light / dark ratio depending on the ratio between the length of the light shielding electrode and the gap.
First, as shown in FIG. 5A, the length of the
FIG. 5B shows the simulation result of the contrast ratio when d1 = d2. Here, since d1 = d2, d2 / d3 is not displayed on the horizontal axis in FIG. 5B, and d1 / d3 is shown. The vertical axis indicates the light / dark ratio.
As shown in the figure, when d1 / d3 is 1 or less, the light / dark ratio is drastically reduced. On the other hand, when d1 / d3 is larger than 1, the light / dark ratio increases and tends to be saturated. Therefore, in d1, d2, and d3, it is desirable that d1> d3 and d2> d3.
Further, if the gap sp is larger than 5 μm, stray light easily enters from the gap sp, and the light / dark ratio may be reduced. Therefore, the gap sp is preferably 5 μm or less.
Thus, in order to improve the light / dark ratio and increase the photocurrent, it is desirable that the gap sp is narrower than 5 μm and the
Next, effects (simulation results) of the
FIG. 6 is a diagram for explaining the light / dark ratio and the photocurrent of the photodetector. 6A shows the dependence of the light / dark ratio of the photodetector on the reverse bias voltage (Vnp), and FIG. 6B shows the reverse bias voltage (Vnp) of the photocurrent value on the photodetector. ) Dependence is shown. In FIG. 6, the gap sp is 2 μm.
As shown in FIG. 6A, the
Further, as shown in FIG. 6B, in the range of 0 to 5 (Vnp), the photocurrent of the
For example, the photocurrent may vary greatly depending on the impurity concentration of the i layer, but this tendency is the same even when the impurity concentration of the i layer is changed to 10 13 / cm 3 , 10 15 / cm 3. Met.
In order to improve the S / N ratio as a sensor, it is necessary to improve signal contrast and suppress signal variation. Although it is necessary to suppress variations in photocurrent, variations in charge in the semiconductor due to the impurity concentration of the i layer and the like are considered to be one of the main causes of variations in photocurrent due to processes.
Wd=√(2・εs・Vnp/q・Ntotal)
For example, it is known that photocurrent is generated mainly in a depleted region. The width of the depletion region is determined by the amount of charge inside the polysilicon layer. For example, assuming a one-dimensional system ignoring the light shielding electrode and the like, and assuming that the pn junction is a step junction, the width Wd of the depletion region is ,
Wd = √ (2 · ε s · Vnp / q · Ntotal)
It can be expressed. Where ε s is the dielectric constant of silicon, Vnp is the reverse bias, and Ntotal is the total charge in the polysilicon.
Ntotal is expressed as Ntotal = (NA −) + (GA −) − (GD +) − (NFix) − (NSh).
NA− is a charge (p−concentration) due to doping, GA− is a fixed charge according to “deep level” of “acceptor like”, and GD + is fixed according to “deep level” of “donor like”. NFIX is an electric charge induced by a fixed electric charge in the interface or the insulating film. NSh is a charge induced by the potential of the light shielding electrode, and NSh is generated by a potential difference between the potential of the light shielding electrode and the polysilicon layer. In the photodetection device 100 (n + layer light shielding structure), NSh> 0. In the photodetector 101 (p + layer light shielding structure), NSh <0.
As described above, since the width of the depletion region varies depending on the amount of charge, variations in the photocurrent occur.
As shown in FIG. 6B, the
This explanation will be made based on the carrier recombination velocity obtained from the simulation.

In FIG. 7, the recombination velocity of holes and electrons is shown. Therefore, FIG. 7 shows that the lower the value on the vertical axis, the more recombination of holes and electrons is suppressed, and the greater the contribution of photocurrent. In FIG. 7, the gap sp is 2 μm.
First, in the
That is, on the left side from the interface, it was confirmed that there is a region (c region in the figure) in which the depletion region expands and the recombination rate becomes approximately 0 (s −1 · cm −3 ). That is, it was found that photocarriers contribute to photocurrent in this region.
However, from the c region to the b region on the p-
From the simulation results, it was found that when the impurity concentration NA− of the i layer was changed to 10 13 / cm 3 or 10 15 / cm 3 , the recombination rate changed in the b region, and the photocurrent varied.
For example, in the b region, the recombination rate when the impurity concentration NA− of the i layer is 10 15 / cm 3 is higher than the recombination rate when the impurity concentration NA− of the i layer is 10 13 / cm 3. Has shifted to. Thus, it was found that the photocurrent varies in the

That is, it was found that photocarriers contribute to photocurrent in this region.

From the simulation results, it was found that when the impurity concentration NA− of the i layer was changed to 10 13 / cm 3 and 10 15 / cm 3 , as described above, the photocurrent varied in the b ′ region.
For example, in the b ′ region, the recombination rate when the impurity concentration NA− of the i layer is 10 15 / cm 3 is compared with the recombination rate when the impurity concentration NA− of the i layer is 10 13 / cm 3 .

However, in the
For example, in the B region, the recombination rate when the impurity concentration NA− of the i layer is 10 15 / cm 3 is higher than the recombination rate when the impurity concentration NA− of the i layer is 10 13 / cm 3 . It is shifted to the right side. Similarly, in the B ′ region, the recombination rate when the impurity concentration NA− of the i layer is 10 15 / cm 3 is the recombination rate when the impurity concentration NA− of the i layer is 10 13 / cm 3. Compared to the right side of the figure.
