Claims (5)
電子線を照射した箇所を透過した電子線をエネルギ毎に検出する工程と、
検出した電子線の強度をエネルギ毎に表示する工程と、
電子線を照射したときのレンズ電流をモニタする工程と、
格子間隔が既知の標準試料に電子線を照射する工程と、
前記標準試料を透過した電子により形成される回折図形を検出する工程と、
前記回折図形を利用して取り込み角度を算出し、レンズ電流と取り込み角度を校正する工程と、
前記被検査試料に電子線を照射した時にモニタしたレンズ電流値から前記校正結果を利用して取り込み角度を補正する工程と、
前記算出された取り込み角度を元に前記被検査試料に電子線を照射して計測されたスペクトルの強度を補正する工程と、
取り込み角を補正した前記スペクトルの全エネルギの強度の総和をエネルギの損失していないゼロロスピークの強度の総和で除算し、前記除算した結果の対数を取った結果に基準とした定数を乗算して評価箇所の膜厚を計算する工程と、
前記計測された膜厚により前記スペクトルを補正する工程と、
膜厚を補正した前記スペクトルを用いて被検査試料の誘電率を評価する工程と、
試料を移動して電子線を試料の複数箇所に照射または電子線を偏向させて試料に照射しながら得られるスペクトルを一連の取り込み角、および膜厚の補正を行い、照射領域毎に誘電率を評価する工程とを有することを特徴とする半導体装置の解析方法。 Irradiating the specimen to be inspected with an electron beam;
