この表1の結果より、まず不揃いな形状のダイヤモンド砥粒を用いた比較例2のCMPコンディショナでは、砥粒に凹凸があって研磨パッドに切り込まれ易いためパッド除去量、ウェーハ研磨レートともに最も高い数値を得ることができたが、同時に凹凸したダイヤモンド砥粒が欠け易いために欠けた砥粒によってウェーハ研磨においては致命的なスクラッチが5つも発生しており、CMP装置に用いるコンディショナとしては不適合と言わざるを得ない。また、比較例1のCMPコンディショナでは、スクラッチの発生はないものの、パッド除去量、ウェーハ研磨レートともに数値が低く、効率的なコンディショニングは期待できない。 From the results of Table 1, first, in the CMP conditioner of Comparative Example 2 using irregularly shaped diamond abrasive grains, both the pad removal amount and the wafer polishing rate are low because the abrasive grains have irregularities and are easily cut into the polishing pad.
