【解決手段】有機金属気相成長法を用い、窒素よりも水素が多いキャリアガス雰囲気において、マグネシウムをドーピングした第一窒化ガリウム系半導体膜を成長する工程と、前記第一窒化ガリウム系半導体膜の成長後に、III族原料ガスの供給を一旦中断する工程と、有機金属気相成長法を用いて、水素よりも窒素が多いキャリアガス雰囲気において、マグネシウムをドーピングした第二窒化ガリウム系半導体膜を前記第一窒化ガリウム系半導体膜の上に成長する工程と、を備えたことを特徴とする窒化ガリウム系半導体素子の製造方法が提供される。

Description
アガスに用いる水素などが分解して生じる水素原子が、マグネシウムと結合したMg−Hを形成し、マグネシウムを不活性化する。
図1は、本発明の第一の実施の形態にかかる窒化ガリウム系半導体素子におけるマグネシウム濃度分布及び水素原子濃度分布を模式的に表すグラフ図である。
また、図2は、第一の実施の形態にかかる窒化ガリウム系半導体素子の要部を表す模式断面図である。
なお、本願明細書において、「窒化ガリウム系半導体」とは、InxGayAl1−x−yN(但し、0≦x≦1、0≦y≦1、x+y≦1)なる化学式において組成比x及びyをそれぞれの範囲内で変化させたすべての組成の半導体を含むものとする。またさらに、上記化学式において、N(窒素)以外のV族元素もさらに含むものや、導電型などを制御するために添加される各種のドーパントのいずれかをさらに含むものも、「窒化ガリウム系半導体」に含まれるものとする。
原料としてTMG(トリメチルガリウム)、V族原料としてアンモニア、マグネシウムをドーピングするための不純物原料としてCp2Mg(ビスシクロペンタジエニルマグネシウム)、が用いられる。また、これら原料を基板に導入するためのキャリアガスとして、水素及び窒素が用いられる。
まず、GaN基板10の表面を有機溶剤などによりクリーニングした後、MOCVD装置の反応室に、ロードロック機構を介して導入する。そして、このGaN基板10を、キャリアガス及びアンモニアを供給した雰囲気中で、例えば、1100℃に加熱する。基板温度が1100℃に到達した後、成長原料であるTMG及び不純物原料であるCp2Mgを供給して、成長を開始する(ステップS102)。本実施の形態においては、第一窒化ガリウム系半導体膜12を厚みT1(図1、図2)まで成長させた後、III族原料であるTMGの供給を一旦停止する(ステップS104)。
)。その後、第二窒化ガリウム系半導体膜14を厚み0(図1、図2)まで成長させる(ステップS112)。第二窒化ガリウム系半導体膜14を成長後、原料ガスであるTMGとCp2Mgの供給を停止し、窒素及びアンモニア雰囲気下で降温を行う。基板温度が350℃になったら、さらにアンモニアの供給を停止する。
また、第二窒化ガリウム系半導体膜14の成長におけるガス流量条件の一例を示す。全流量45slmのうちに、アンモニア4slm、キャリアガスとして、水素0.3slm/窒素40.7slmとすることができる。このキャリアガスは、窒素流量が水素流量より多いので、「窒素リッチガス」と称する。
て用いる水素の範囲は、全流量の0.5〜20%が望ましく、窒素リッチ条件をも考慮すると、0.5〜0.8%とすることが特に望ましい。
。このようにすると、マグネシウム濃度が急激に増加するR≦x≦T1なる領域を生じる。x=Rにおいて、マグネシウム濃度は2×1020cm−3の最大値にまで高くなり、その後表面に向かうに従って減少し、0≦x≦Qなる定常領域Cにおいて平衡状態となり設計値1×1020cm−3とされる。R≦x≦T1なる領域は、第二窒化ガリウム系半導体膜14の成長中にマグネシウムの拡散により形成されることも考えられる。また、成長中断中に成長フロントに堆積したマグネシウムが、次の第二窒化ガリウム系半導体膜14の成長の開始とともに結晶内部に取り込まれることも考えられる。
のあと、再び水素リッチ成長条件により100ナノメータの厚みの第二窒化ガリウム系半導体膜14を形成した。
図5は、比較例におけるマグネシウム濃度分布(実線で示す)及び水素原子(H)濃度分布(一点鎖線で示す)を表わすグラフ図である。ここで、T1=100nm、T2=2.1μmである。
図6〜図8は、MOCVD装置内反応室の反応炉壁におけるCp2Mg及びその分解生成物の吸着、脱離を表す模式図である。図6における石英管20の左側から、キャリアガス、III族原料ガス、不純物原料ガスが導入される。GaN基板10は、加熱されたサセ
プタ26上に配置されている。
このようにして、図1に表した領域B(Q≦x≦T1)におけるマグネシウム濃度と水素原子濃度の過渡的な変化が生ずると考えられる。
また、C−V法による実効アクセプタ濃度の測定を行ったところ、領域Cにおいて、3×1018cm−3、領域Aとの界面に近い領域Bにおいて、1×1019cm−3であった。これら抵抗率および実効アクセプタ濃度の測定値は、水素(H)の取り込まれる量を制御し、マグネシウムの活性化率を改善できていることを実証している。
また、図10は、本変型例の窒化ガリウム系半導体素子の要部断面を表す模式図である。
これは例えば、図1乃至図8に関して前述した方法により窒化ガリウム系半導体素子を形成した後に、第二窒化ガリウム系半導体膜14をエッチングして、領域Cを取り除くことにより形成できる。このようにして、アクセプタ濃度が高い領域Bの上にp側電極16を形成すると、接触抵抗を確実に下げることができる。また、本変型例において、領域Bの一部をさらにエッチングし、マグネシウム濃度がさらに高い領域を表面に露出させてもよい。このようにすれば、p側電極16との接触抵抗をさらに効果的に下げることができる。
図11は、本発明の第二の実施の形態にかかる窒化ガリウム系半導体発光素子の模式断面図である。
n−GaN基板10の上に、n−GaN下地層32(膜厚約2マイクロメータ)、InGaN系MQW(Multiple Quantum Well)活性層30(膜厚約0.045マイクロメー
タ)、p−AlGaNクラッド層となる第一窒化ガリウム系半導体膜12(膜厚0.5マイクロメータ)、p−GaNコンタクト層となる第二窒化ガリウム系半導体膜14(膜厚0.03マイクロメータ)が、この順序に積層されている。p側電極16は、活性層30からの光が透過可能な薄膜金属(導電性光透過金属)であることが好ましい。n側電極34は、n−GaN基板10の裏面に形成されている。活性層としては、InGaN井戸層(3nm)の5層と、InGaN障壁層(5nm)の6層と、を交互に積層したMQW構造とすることができる。InGaN系MQW活性層30に注入された電流により、破線で示される発光領域33において、発光波長380〜540nmの放射光が得られる(放射光V)。
図12は、本発明の第三の実施の形態にかかる窒化ガリウム系半導体レーザ素子の模式断面図である。
n−GaN基板10の上に、n−GaN下地層50(膜厚2.0マイクロメータ)、n−AlGaNクラッド層49(膜厚0.5マイクロメータ)、GaNガイド層48(膜厚0.1マイクロメータ)、InGaN系MQW活性層46(膜厚0.049マイクロメータ)、GaNガイド層44(膜厚0.1マイクロメータ)、p−AlGaNオーバーフロー防止層42(膜厚0.01マイクロメータ)、p−GaN/AlGaN超格子クラッド層となる第一窒化ガリウム系半導体膜12(膜厚0.5マイクロメータ)、p−GaNコンタクト層となる第二室化ガリウム系半導体膜14(膜厚0.03マイクロメータ)が、この順序で積層されている。p側電極16は、p−GaNコンタクト層と接続されており、n側電極34はn−GaN基板10の裏面と接続されている。活性層46は、InGaN井戸層(3nm)の3層と、InGaN障壁層(10nm)の4層と、を交互に積層したMQW構造により構成される。
図13〜図17は、このヘテロバイポーラトランジスタの工程断面図である。
まず、図13に例示したように、n−GaN基板10の上に、n−−GaNコレクタ層70(ドナー濃度約5×1016cm−3、厚み約0.7マイクロメータ)、p−GaNベース層72(ホール濃度約5×1017cm−3、厚み0.15マイクロメータ)、n+−Al0.1Ga0.9Nエミッタ層74(ドナー濃度5×1018cm−3、厚み約0.5マイクロメータ)がこの順序で、例えばMOCVD法により成長される。この場合、キャリアガスは水素リッチとし、ドナーはシリコン、アクセプタはマグネシウムとすることができる。
、雰囲気ガスを窒素リッチに切り替えてから、再度、原料ガス及びCp2Mgガスを供給する。
その後、エミッタ電極84及びベース電極82を形成するため、絶縁膜80は、ベース層12の上部において、エッチング除去される。
図17は、エミッタ電極84、ベース電極82、コレクタ電極(下面)86を形成後の断面を表す模式図である。
これら電極は、リフトオフ工程などにより形成することができる。この場合、第二窒化ガリウム系半導体膜14を薄く形成するか、図9及び図10に関して前述したように膜成長後表面を少しエッチングすることにより、高濃度の領域Bとベース電極82とを接触させて抵抗を低減することが好ましい。
エミッタ電極84は、長さLのエミッタを覆うフィンガー部92とボンディングパッド部90とで構成される。ボンディングパッド部90の直下には、絶縁膜80が設けられている。また、ベース電極82は、フィンガー部94とボンディングパッド部96とで構成される。この場合も、ボンディングパッド部96の直下には絶縁膜80が設けられている。なお、フィンガー部とボンディングパッド部が「段切れ」を起こさないように、絶縁膜80の厚さ及び電極厚みを適正に選ぶことが可能である。エミッタ電極84及びコレクタ電極86としては、例えば、Ti/Al/Pt/Aiを用いることができる。また、ベース電極82としては、例えばNi/Auを用いることができる。
電流増幅率(β=IC/IB)は、コレクタ−エミッタ間電圧VCEが15Vのとき、約4.8であった。バイポーラトランジスタのコモンエミッタ電力利得Gは、G=fT/(8πf2 rBCC)である。ただし、fTはトランジション周波数、fは動作周波数、rBはベース抵抗、CCはコレクタ容量である。ベース抵抗rBが小さいほど利得Gは高くできる。従って、ベースコンタクト抵抗は可能な限り低減することが好ましい。従来は、マグネシウム濃度及び活性化率が低く、ベース抵抗rBの低減には限界があった。本具体例においては、窒素リッチキャリア雰囲気において、第二窒化ガリウム系半導体膜14の結晶成長を行うことにより、ベースコンタクト抵抗の低減を可能とする実効アクセプタ濃度が得られた。
Claims (5)
- 有機金属気相成長法を用い、窒素よりも水素が多いキャリアガス雰囲気において、マグネシウムをドーピングした第一窒化ガリウム系半導体膜を成長する工程と、
前記第一窒化ガリウム系半導体膜の成長後に、III族原料ガスの供給を一旦中断する工程と、
有機金属気相成長法を用いて、水素よりも窒素が多いキャリアガス雰囲気において、マグネシウムをドーピングした第二窒化ガリウム系半導体膜を前記第一窒化ガリウム系半導体膜の上に成長する工程と、
を備えたことを特徴とする窒化ガリウム系半導体素子の製造方法。 - 前記第二窒化ガリウム系半導体膜を表面側から除去しマグネシウム濃度が高い領域を露出する工程をさらに備えたことを特徴とする請求項1記載の窒化ガリウム系半導体素子の製造方法。
- 前記第二窒化ガリウム系半導体膜を成長する工程は、全流量に占める窒素ガスの割合が70〜94.5%の範囲とされるキャリアガス雰囲気において行われることを特徴とする請求項1または2に記載の窒化ガリウム系半導体素子の製造方法。
- 前記第二窒化ガリウム系半導体膜を成長する工程は、全流量に占めるアンモニアの割合が5〜10%の範囲とされるガス雰囲気において行われることを特徴とする請求項1〜3のいずれか1つに記載の窒化ガリウム系半導体素子の製造方法。
- 前記第二窒化ガリウム系半導体膜を成長する工程は、前記第二窒化ガリウム系半導体膜の成長を停止したのち、窒素及びアンモニアからなるガス雰囲気において降温を開始し、基板温度が350℃まで低下したらアンモニアの供給を停止する工程を含むことを特徴とする請求項1〜4のいずれか1つに記載の窒化ガリウム系半導体素子の製造方法。
