Abstract
Description
本発明は加速度及び角速度を検出するためのモーションセンサに関し、特にMEMS(Micro Electro Mechanical Systems)としてのモーションセンサに関する。 The present invention relates to a motion sensor for detecting acceleration and angular velocity, and more particularly to a motion sensor as MEMS (Micro Electro Mechanical Systems).
When detecting angular velocity using MEMS functioning as a vibrating gyroscope, it is more sensitive to use a piezoelectric element than a piezoresistive element as an element to convert a weak strain into an electrical signal compared to the inertial force accompanying acceleration. Easy to raise. However, since the piezoelectric element has low sensitivity to low-frequency distortion, the piezoelectric element cannot be used as means for detecting the gravitational acceleration acting on the object, that is, the posture of the object. Therefore, the posture (tilt angle) of the object cannot be detected based on the output of the piezoelectric element provided in the vibrating gyroscope described in
On the other hand, when a piezoresistive element is used as the acceleration detecting means as described in
By the way, since there is a positive correlation between the area of the piezoelectric film and the sensitivity, even if an attempt is made to detect the angular velocity by providing a piezoelectric element in a beam as described in
Further, in the motion sensor described in
The present invention was created to solve these problems, and can accurately detect the acceleration and angular velocity representing the three-dimensional motion state of a specific point of the object, and can also detect the posture (tilt angle) of the object. One of the objects is to realize a small motion sensor that can be detected.

A diaphragm, an inner weight coupled to the diaphragm and supported on the inner side of the movable ring so as to be movable with respect to the movable ring by the diaphragm, drive means for rotating the inner weight, and the diaphragm A plurality of piezoelectric elements for detecting three-axis angular velocity components orthogonal to each other and a plurality of the beads And a plurality of piezoresistive elements for detecting the acceleration components in three axes orthogonal to each other provided.
According to the present invention, the point of action of inertial force accompanying acceleration and the point of action of Coriolis force accompanying angular velocity can be set to almost one point, the angular velocity component is detected by the piezoelectric element provided on the diaphragm, and the piezoresistive element provided on the beam is used. Since the acceleration is detected, it is possible to accurately detect the acceleration and angular velocity representing the three-dimensional motion state of a specific point of the object, and to detect the posture of the object. Further, according to the present invention, since the weight for applying the Coriolis force accompanying the angular velocity and the inertial force accompanying the acceleration is constituted by one inner weight, the motion sensor can be miniaturized.

And a plurality of piezoresistive elements for detecting the acceleration components in three axes orthogonal to have.

1. First Embodiment FIG. 1 shows a
The die 10 is an integral laminated structure formed by thin film processing technology. However, the boundary line of each layer is omitted in FIG. One side of the die 10 in a plan view (a shape viewed from a direction perpendicular to the diaphragm 11) is about 3.5 mm. The joining means 21 for fixing the
The
The four
The annular
A
The

The dimensions of the
(Action / Effect)
By applying a high-frequency AC driving voltage to the driving
When acceleration occurs, an inertial force acts on the
As shown in FIGS. 2 and 3, both the
Since the
On the other hand, since the
According to the present embodiment, the point of action of inertial force accompanying acceleration and the point of action of Coriolis force accompanying angular velocity substantially coincide with the center of gravity of the

Next, as shown in FIG. 10, the lower surface of the workpiece is temporarily fixed to the
Next, as shown in FIG. 11, the

2. Second Embodiment FIG. 13 shows a
The
Each of the four
The method for detecting the angular velocity and acceleration is the same as in the first embodiment. The die 10 according to the second embodiment can be manufactured by the same method as in the first embodiment as long as the pattern of the photoresist mask is changed.
3. Third Embodiment FIG. 16 shows a
The
The
The form of the
The
The
In this embodiment, the
In this embodiment, an
The die 10 according to the third embodiment can be manufactured by the same method as in the first embodiment as long as the pattern of the photoresist mask is changed.
4). Fourth Embodiment FIG. 17 shows a
The
The
The forms of the
The
Also in this embodiment, the
Also in this embodiment, an
The die 10 according to the fourth embodiment can be manufactured by the same method as in the first embodiment as long as the pattern of the photoresist mask is changed.
5). Fifth Embodiment FIG. 18 shows a
The
A
The width, thickness, length (thickness in the radial direction of the diaphragm 11) of the
The
An
According to the present embodiment, the point of action of inertial force accompanying acceleration and the point of action of Coriolis force accompanying angular velocity coincide with the center of gravity of the
