Description

Claims (46)
- (a)研磨剤、
(b)マロン酸0.1mM〜10mM、
(c)アミノカルボン酸0.1mM〜100mM、
(d)硫酸イオン0.1mM〜100mM、及び
(e)水、
を含む化学機械研磨用組成物であって、pHが1〜6である化学機械研磨用組成物。 - 研磨剤が縮合重合シリカである、請求項1に記載の研磨用組成物。
- 縮合重合シリカが0.5wt%〜10wt%の量で存在している、請求項2に記載の研磨用組成物。
- アミノカルボン酸がグリシンである、請求項1に記載の研磨用組成物。
- グリシンが10mM〜30mMの濃度で存在する、請求項4に記載の研磨用組成物。
- 硫酸イオンが2.5mM〜25mMの濃度で存在する、請求項1に記載の研磨用組成物。
- pHが2〜4である、請求項1に記載の研磨用組成物。
- 研磨用パッド及び請求項1に記載の研磨用組成物を含む化学機械研磨用システム。
- (a)研磨剤、
(b)アリールジカルボン酸、フェニル酢酸、及びそれらの組合せからなる群から選択される有機酸0.1mM〜25mM、及び
(c)水、

(b)スズ酸カリウム0.001mM〜100mM、及び
(c)水、
を含む化学機械研磨用組成物であって、pHが1〜6である化学機械研磨用組成物。 - 研磨剤が縮合重合シリカである、請求項16に記載の研磨用組成物。
- スズ酸カリウムが0.1mM〜10mMの濃度で存在する、請求項16に記載の研磨用組成物。
- pHが2〜4である、請求項16に記載の研磨用組成物。
- 研磨用パッド及び請求項16に記載の研磨用組成物を含む化学機械研磨用システム。
- (a)研磨剤、
(b)尿酸0.001wt%〜1wt%、及び
(c)水、
を含む化学機械研磨用組成物であって、pHが1〜6である化学機械研磨用組成物。 - 研磨剤が縮合重合シリカである、請求項21に記載の研磨用組成物。
- 尿酸が0.01wt%〜0.5wt%の量で存在する、請求項21に記載の研磨用組成物。
- pHが2〜4である、請求項21に記載の研磨用組成物。
- 研磨用パッド及び請求項21に記載の研磨用組成物を含む化学機械研磨用システム。
- 基材を化学機械研磨する方法であって、
(i)窒化ケイ素及び酸化ケイ素を含む基材を、研磨用パッド及び請求項1に記載の研磨用組成物と接触させること、
(ii)研磨用パッドを基材に対し相対的に移動させること、及び
(iii)基材の少なくとも一部分を摩滅させて基材を研磨すること、
を含む化学機械研磨方法。 - 研磨剤が縮合重合シリカである、請求項26に記載の方法。
- 縮合重合シリカが0.5wt%〜10wt%の量で存在する、請求項27に記載の方法。
- アミノカルボン酸がグリシンである、請求項26に記載の方法。
- グリシンが10mM〜30mMの濃度で存在する、請求項29に記載の方法。
- 硫酸イオンが2.5mM〜25mMの濃度で存在する、請求項26に記載の方法。
- 研磨用組成物のpHが2〜4である、請求項26に記載の方法。
- 基材を化学機械研磨する方法であって、
(i)窒化ケイ素及び酸化ケイ素を含む基材を、研磨用パッド及び請求項9に記載の研磨用組成物と接触させること、
(ii)研磨用パッドを基材に対し相対的に移動させること、及び
(iii)基材の少なくとも一部分を摩滅させて基材を研磨すること、
を含む化学機械研磨方法。 - 研磨剤が縮合重合シリカである、請求項33に記載の方法。
- アリールジカルボン酸がフタル酸である、請求項33に記載の方法。
- フェニル酢酸がマンデル酸である、請求項33に記載の方法。
- 有機酸がフタル酸とマンデル酸の組合せである、請求項33に記載の方法。
- 研磨用組成物のpHが2〜4である、請求項33に記載の方法。
- 基材を化学機械研磨する方法であって、
(i)窒化ケイ素及び酸化ケイ素を含む基材を、研磨用パッド及び請求項16に記載の研磨用組成物と接触させること、
(ii)研磨用パッドを基材に対し相対的に移動させること、及び
(iii)基材の少なくとも一部分を摩滅させて基材を研磨すること、
を含む化学機械研磨方法。 - 研磨剤が縮合重合シリカである、請求項39に記載の方法。
- スズ酸カリウムが0.1mM〜10mMの濃度で存在する、請求項39に記載の方法。
- 研磨用組成物のpHが2〜4である、請求項39に記載の方法。
- 基材を化学機械研磨する方法であって、
(i)窒化ケイ素及び酸化ケイ素を含む基材を、研磨用パッド及び請求項21に記載の研磨用組成物と接触させること、
(ii)研磨用パッドを基材に対し相対的に移動させること、及び
(iii)基材の少なくとも一部分を摩滅させて基材を研磨すること、
を含む化学機械研磨方法。 - 研磨剤が縮合重合シリカである、請求項43に記載の方法。
- 尿酸が0.01wt%〜0.5wt%の量で存在する、請求項43に記載の方法。
