Description
The present invention relates to an electromagnetic energy storage / emission device using spin dynamics and a method of manufacturing the same, and more particularly, to an electromagnetic energy storage / emission device using spin dynamics as a substitute for a transformer or inductor mounted on a switching power supply or the like. The present invention relates to a discharge device and a manufacturing method thereof.
In recent years, there is still a high need for reduction in size and weight or reduction in power consumption of various electronic devices such as mobile phones. Among them, the power supply circuit that converts and supplies the voltage of the battery to a voltage necessary for various electronic circuits is also required to be small and highly efficient. Recently, a switching power supply has been widely used as the power supply circuit, but magnetic parts such as inductors and transformers are the key to the miniaturization and high efficiency. The basic structure of a conventional inductor or transformer is such that a coil is wound around a magnetic core made of a ferromagnetic material.
On the other hand, in recent years, techniques related to spin dynamics such as spin transfer or spin injection have attracted attention (for example,
In order to reduce the size of the inductor and the transformer, there are methods such as (1) high frequency driving, (2) increasing the magnetic permeability of the magnetic core, and (3) increasing the number of turns of the coil. However, with (1) high frequency, it is difficult to maintain efficiency due to hysteresis loss and eddy current loss of the magnetic core. The magnetic permeability of (2) depends on the material of the magnetic core, and has recently tended to peak. If the number of turns of the coil is increased as in (3), the direct current resistance increases and the efficiency also decreases. In this way, the current miniaturization of conventional inductors and transformers is approaching the technical limit.
The present invention has been made in view of such problems, and the object of the present invention is to reduce the size and power consumption of a conventional electromotive force element such as an inductor or a transformer, and make a leap in power supply circuits such as portable devices. It is an object of the present invention to provide an electromagnetic energy storage / emission device using spin dynamics which is reduced in size and a manufacturing method thereof.

According to the present invention, it is possible to reduce the size and power consumption of a conventional electromotive force element such as an inductor or a transformer, and to dramatically reduce the size of a power supply circuit such as a portable device.
Hereinafter, embodiments of the present invention will be described in detail with reference to the drawings.
FIG. 1 shows an electromagnetic energy storage / emission device using spin dynamics comprising a laminated element of a magnetization fixed layer / nonmagnetic intermediate layer / magnetization free layer and a coil for detecting dielectric electromotive force according to an embodiment of the present invention. . Film surface in a laminated structure element of a ferromagnetic layer (magnetization fixed layer 1) / nonmagnetic intermediate layer 2 (several nm thickness) / ferromagnetic layer (magnetization free layer 3) finely processed to an area of hundreds of nanometers 2 or less When a current is passed perpendicularly to the magnetic field, the magnetization of the magnetization
The spin injection magnetization reversal is a phenomenon in which the magnetization of the magnetization
The above-described spin injection magnetization reversal occurs when a current higher than the critical current flows, but at a current lower than that, the magnetization of the magnetization

The time change of θ when the current in the direction perpendicular to the film surface of the multilayer element is turned on is solved by Equation (3),

When obtaining the output waveform, θ (t) may be obtained numerically from Equation (7) and substituted into Equation (6). The envelope of the output waveform thus obtained is shown in FIG.
A device according to another embodiment of the present invention has a precession relaxation time that is sufficiently longer than a precession period to turn off a current flowing in the direction perpendicular to the film surface of the multilayer element. However, it continues to output the induced electromotive force until the precession is alleviated.

If θ (t) in equation (11) is substituted into equation (6), the output waveform after the current in the direction perpendicular to the film surface of the multilayer element is turned off can be obtained. FIG. 2 (b) illustrates the envelope.
If the AC output is full-wave rectified and smoothed by a capacitor, it can be converted to DC, and only the + side of the envelope shown in FIGS. 2A and 2B can be output. Furthermore, by inputting a pulse current with a period equal to or less than the relaxation time τ 0 , a device with a voltage output close to direct current can be realized. As described above, the device of the present invention can replace the inductor and transformer of the switching power supply currently used.
(Embodiment 1)
After the lower electrode layer is formed on the silicon substrate, a Co50Fe film is formed as the magnetization fixed
With such a configuration, the magnetization
When a pulse current having an amplitude of 2 μA and a period τ 0 shown in FIG. 3A is applied to the multilayer element manufactured as described above, the output is full-wave rectified and smoothed by a capacitor, as shown in FIG. 3B. An output voltage having a sawtooth waveform of V min of about 3 μV · V max of about 4 μV can be obtained.
(Embodiment 2)
In the multilayer element of
In the second embodiment, the amplitude of the input pulse current is set to 1 μA for the same stacked element as in the first embodiment, and the other conditions are the same as those in the first embodiment. Then, the V min to about 1.5μV · V max output voltage of about 2.3μV as shown in FIG. 4 is obtained.
(Embodiment 3)
In the third embodiment, the cycle of the input pulse current is set to 0.1τ 0 ≈0.05 μsec with respect to τ 0 in the first embodiment, and the other conditions are the same as those in the first embodiment. The output voltage is shown in FIG. However, when the current was passed for a sufficient time and the spin precession of the magnetization of the magnetization
(Embodiment 4)
By integrating the laminated element of
In order to realize an output equivalent to this result with a conventional switching power supply, if driven at 2 MHz, an inductor of about 0.12 μH must be used, and a small area and Such an inductance could not be realized with a low resistance.
(Embodiment 5)
When a current pulse as shown in FIG. 3A is input to the laminated element of the first embodiment, an induced electromotive force as shown in FIG. 3B is output. Such characteristics can replace a conventional switching power supply using an inductor. However, the output voltage per element is as low as μV, and it is desirable to increase the output voltage to several V order.
Therefore, in the present embodiment, as the multilayer element as shown in the fourth embodiment, the multilayer elements are integrated with an insulating material at intervals of 10 nm to 500 nm, and the induced electromotive force is amplified. An integrated device is provided. FIG. 6 is a schematic diagram illustrating an example of an integrated element. For example, when 10 3 × 10 3 elements are integrated in parallel with the wiring as shown in FIG. 6, an
In order to take out the amplified induced electromotive force as an output, for example, a high-
Next, a method for manufacturing an integrated element according to this embodiment will be described. As described above, in order to integrate elements of about (hundreds of tens of nanometers) 2 at intervals of several tens of nanometers to several hundreds of nanometers, a resist mask formation and etching technique by electron beam lithography is usually used. However, with current technology, it takes a very long time to perform electron beam lithography over a large area, and is not suitable for mass production. Therefore, in the present invention, the laminated structure of the above laminated elements is formed in an alumina nanohole array formed by anodizing an aluminum film.
Anodized porous alumina is a porous oxide film formed on the surface by anodizing aluminum in an acidic electrolytic solution, and its features are that nanometer-scale pores (nanoholes) perpendicular to each other are self-organized. The honeycomb structure is formed in parallel at substantially equal intervals. By embedding various substances in the nanohole, a nanocomposite material can be produced, and application to a perpendicular magnetic recording medium or the like has been studied so far (see, for example,
Using such a nanohole array as a “template”, the method of forming a laminated structure of the magnetization fixed
Hereinafter, a manufacturing process of an integrated device using this method will be described in detail. After a Cu film is deposited as a
Further, in order to remove the alumina barrier layer at the bottom of the nanohole and expand the hole diameter, etching is performed in a 10 wt% phosphoric acid solution for 90 minutes. As a result, a nanohole array having a diameter of about 100 nm and a center interval of 200 nm penetrating to the
From this alumina nanohole array, a Co50Fe film is formed to 2.5 nm as the magnetization
When a pulse current of 1.2 A was applied to this integrated element at a frequency of 2 MHz, an induced electromotive force of V min of about 1.8 V-V max of about 2.4 V was generated in the coil provided in the vicinity of the integrated element.
