Abstract
Description
The present invention relates to a coating apparatus and a method for manufacturing a thin film transistor.
In recent years, research and development of an organic TFT element using an organic semiconductor material has been actively promoted as a technique to compensate for the disadvantages of a conventional thin film transistor (hereinafter referred to as TFT) element made of silicon (
Since organic TFT elements can be manufactured by a low-temperature process, it is said that a light and hard-to-break resin substrate can be used, and that a flexible display using a resin film as a support can be realized (Non-Patent Document). See 2).
In recent years, as a pixel driving element, for the purpose of reducing manufacturing cost and improving productivity, many methods for manufacturing TFTs using a coating apparatus typified by an ink jet method under atmospheric pressure have been proposed. For example, in a process of forming a TFT of a liquid crystal panel or an organic EL (Electro Luminescence) panel used for a display device, a droplet of a semiconductor solution in which a semiconductor material is dissolved or dispersed is dropped using a coating device, and sequentially applied onto the substrate. A technique for forming a semiconductor film by applying a semiconductor solution is disclosed (see Patent Document 2).
However, in such a coating apparatus, since the
In order to solve such a problem, for example, the entire substrate can be heated to make it difficult for the
The present invention has been made in view of the above problems, and provides a coating apparatus for forming a large crystal semiconductor layer on a substrate and a method for manufacturing a thin film transistor in which a thin film transistor having excellent characteristics is formed on a substrate. Hereinafter, the present invention will be described in detail with reference to embodiments, but the present invention is not limited thereto.
FIG. 1 is a perspective view schematically showing a configuration of main parts of a
The
The
The
The
On the other hand, in order to form the
FIG. 3 is a block diagram for explaining a control system for bringing the substrate table 20 to a predetermined temperature. As shown in FIG. 3, a

The semiconductor material is not particularly limited as long as it is dissolved or dispersed in a solvent. This applies not only to organic polymer materials, but also to organic low-molecular materials provided with soluble side chains in order to increase solubility, and the semiconductor material may be a low-molecular material, a polymer material, or an oligomer. In addition, the present invention can be applied as long as the semiconductor layer is formed by applying an organic-inorganic hybrid material or an inorganic material simultaneously with a solvent and drying the solvent. The same applies to a solution of a semiconductor precursor.
The solvent is not particularly limited, and is a solvent suitable for semiconductor materials from aromatic hydrocarbons, aliphatic hydrocarbons, alcohols, ketones, ethers, esters, halogenated hydrocarbons, phenols, and the like.

The difference from the first embodiment is that the
