Abstract
Description
The present invention relates to a heat treatment apparatus and a mounting table structure for an object to be processed such as a semiconductor wafer.
In general, in order to manufacture a semiconductor integrated circuit, a desired integrated circuit is obtained by repeatedly performing various processes such as a film forming process, an etching process, a heat treatment, a modification process, and a crystallization process on an object to be processed such as a semiconductor wafer. Is supposed to form. When performing various processes as described above, a necessary processing gas corresponding to the type of the process, for example, a film forming gas in the case of a film forming process, an ozone gas or the like in the case of a reforming process, In the case of crystallization treatment, an inert gas such as N 2 gas or O 2 gas is introduced into the processing vessel.
For example, in the case of a single wafer type heat treatment apparatus that performs heat treatment on a semiconductor wafer one by one, for example, a mounting table with a built-in resistance heater is installed in a processing container that can be evacuated. A predetermined processing gas is allowed to flow while a semiconductor wafer is placed on the upper surface, and various heat treatments are performed on the wafer under predetermined process conditions.
By the way, the mounting table described above is generally installed in a processing container with its surface exposed. For this reason, the material constituting the mounting table, for example, a slight heavy metal contained in the ceramic or metal material such as AlN is diffused into the processing container due to heat and causes metal contamination and the like. With respect to this metal contamination and the like, particularly when a metal organic material is used as a raw material gas for film formation, a particularly severe countermeasure against contamination is desired.
In addition, the heater that is usually provided on the mounting table is divided into multiple zones, for example, concentrically, and temperature control is performed independently for each zone to achieve the optimum temperature distribution for wafer processing. However, in this case, when the temperature distribution between the zones is greatly different, the difference in thermal expansion between the zones of the material constituting the mounting table may be greatly different and the mounting table itself may be damaged. .
In addition, when performing a film formation process in which a thin film is deposited on the wafer surface as a heat treatment, the thin film adheres not only to the target wafer surface but also to the surface of the mounting table and the inner wall surface of the processing vessel as an unnecessary film. Inevitable. In this case, if the unnecessary film is peeled off, particles that cause a decrease in the yield of the product are generated. Therefore, the unnecessary film is removed by flowing an etching gas into the processing container regularly or irregularly. Alternatively, a cleaning process is performed in which a structure in the processing container is immersed in an etching solution such as nitric acid to remove unnecessary films.
In this case, for the purpose of the above-mentioned contamination countermeasures, suppression of breakage due to thermal expansion difference, reduction in the number of cleaning processes, and the like, a mounting table is configured by covering the heating element heater with a quartz casing as disclosed in Patent Document 1. Or, as disclosed in Patent Document 2, a resistance heating element is provided in a hermetically sealed quartz case so that the whole is used as a mounting table, or as disclosed in Patent Documents 3 and 4. The heater itself is sandwiched between quartz plates and used as a mounting table.
Further, as disclosed in Patent Document 5, a configuration is known in which the mounting table itself is formed of quartz glass and a heater is embedded in the quartz glass, for example. As described above, when transparent quartz glass is used for the mounting table, when the semiconductor wafer is directly mounted on the mounting table, the wafer back surface in the portion along the wiring path of the heater is strong. As a result, the high temperature portion of the wiring path is projected, and the in-plane temperature of the wafer is unevenly distributed.
Therefore, in order to prevent this, an opaque heat absorption plate made of a ceramic material such as AlN or SiC is installed as a cover member on the upper surface side of the mounting table, and the semiconductor wafer is directly placed on the heat absorption plate. The wafer is heated in a state where the uniformity of the in-plane temperature distribution of the wafer is made high (particularly, Patent Document 5).
By the way, the heat absorption plate provided on the mounting table is made of a ceramic material as described above, and has a large coefficient of thermal expansion from quartz glass, which is a constituent material of the mounting table, and is different by, for example, about one digit. ing. Therefore, in order to prevent the damage by the thermal stress which arises between both members, both are not joined, but the said heat absorption board is only in the state mounted on the mounting base.
However, in this case, for example, when a film formation process is performed as a heat treatment, it is inevitable that the film formation gas enters the gap between the upper surface of the mounting table and the heat absorption plate. As a result, an unnecessary adhesion film accumulates on the upper surface of the mounting table and the lower surface of the heat absorption plate, and this unnecessary adhesion film inhibits the heating of the wafer itself, or improves the uniformity of the in-plane temperature of the wafer. There was a problem of deterioration.
The present invention has been devised to pay attention to the above problems and to effectively solve them. An object of the present invention is to join a mounting table on which an object is mounted and a heat absorption plate with a thermal expansion difference absorption layer that absorbs a difference in thermal expansion between the two, and thereby an upper surface of the mounting table or a lower surface of the heat absorption plate. It is possible to prevent deposition of an unnecessary adhesion film on the substrate, to prevent the heating of the object itself, and to maintain high uniformity of the in-plane temperature of the object to be processed. An object of the present invention is to provide a mounting table structure and a heat treatment apparatus.
According to a first aspect of the present invention, in the mounting table structure on which the object to be processed is placed in order to perform a predetermined heat treatment on the object to be processed in the processing container, the quartz glass provided upright in the processing container And a heating means provided in the mounting table for heating the object to be processed, and provided on the mounting table for mounting the object to be processed on the mounting table. A mounting table structure comprising: a thermal expansion difference absorption layer for absorbing a difference.
As described above, since the mounting table on which the object to be processed is mounted and the heat absorption plate are joined by the thermal expansion difference absorption layer that absorbs the difference in thermal expansion between the two, the upper surface of the mounting table and the heat absorption plate It is possible to prevent unnecessary adhesion film from being deposited on the lower surface, to prevent the heating of the object itself, and to maintain high uniformity of the in-plane temperature of the object to be processed. it can.

For example, as described in claim 6, the heat absorption plate is made of one material selected from the group consisting of AlN, SiC, Al 2 O 3 and graphite.

Further, for example, the predetermined heat treatment is a film forming process for forming a thin film on a surface of the object to be processed.
According to a ninth aspect of the present invention, there is provided a processing container capable of being evacuated, the mounting table structure according to any one of the first to eighth aspects, and supplying a gas necessary for a predetermined heat treatment into the processing container.
According to the mounting table structure and the heat treatment apparatus according to the present invention, the following excellent operational effects can be exhibited.
Since the mounting table for mounting the object to be processed and the heat absorption plate are joined by the thermal expansion difference absorption layer that absorbs the difference in thermal expansion between them, it is unnecessary on the upper surface of the mounting table and the lower surface of the heat absorption plate.
Hereinafter, an embodiment of a mounting table structure and a heat treatment apparatus according to the present invention will be described in detail with reference to the accompanying drawings.
FIG. 1 is a sectional configuration view showing a heat treatment apparatus according to the present invention, FIG. 2 is an enlarged sectional view showing a part of a mounting table structure, and FIG. 3 is a partially enlarged sectional view showing a part of FIG.
As shown in the figure, the heat treatment apparatus 2 has a processing vessel 4 made of aluminum or aluminum alloy, for example, whose inside is substantially circular. A shower head section 6 serving as a gas supply means for introducing a processing gas necessary for heat treatment, for example, a film forming gas, is provided on the ceiling portion in the processing container 4. In addition, the processing gas is sprayed from the large number of
In the shower head portion 6,
In addition, a loading / unloading
An
The
In the middle of the
Further, the mounting table 32 has a
The semiconductor wafer W as the object to be processed can be placed on the upper surface of the
Further, a temperature measurement hole 46 (see FIG. 2) is formed in the lower surface of the mounting table 32, and a
A plurality of, for example, three pin insertion holes 50 are formed in the mounting table 32 so as to penetrate in the vertical direction (only two are shown in FIG. 1), and can be moved up and down in each of the pin insertion holes 50. The push-up
The
Next, a specific configuration of the mounting
In this case, a wiring groove 66 (see FIG. 3) drawn over the entire surface is formed on the upper surface side of the
Then, the opaque
The thermal expansion
These
Normally, the thermal expansion coefficient of the ceramic material constituting the
Therefore, in order to absorb or alleviate the difference in thermal expansion coefficient, the thermal expansion coefficient of the
The thickness of each of the
Examples of the additive added to each of the
Next, the operation of the heat treatment apparatus configured as described above will be described.
First, an unprocessed semiconductor wafer W is loaded into the processing container 4 through the
Next, when a film forming process such as a TiN film or SiO 2 is performed as the heat treatment, each film forming gas necessary for film forming is supplied to the shower head unit 6 while controlling the flow rate, and this gas is supplied as a gas.
In such a film forming process, as described above, the semiconductor wafer W is heated and maintained at the process temperature as described above by the heat generated by the
However, in the case of the present invention, the mounting table 32 and the
In this case, a large difference in thermal expansion occurs between the transparent quartz glass mounting table 32 and the opaque ceramic material
Specifically, the thermal expansion
Further, since the
Further, since the measurement wavelength of the
Here, since the said embodiment was evaluated by simulation, the evaluation result is demonstrated with reference to FIG. FIG. 5 is a graph showing a simulation result of the action of the thermal expansion difference absorption layer. In the drawing, the left side of the horizontal axis shows the center of the mounting table, and the right side shows the edge. The vertical axis indicates the stress applied to the upper surface (front) and the lower surface (back) of the heat absorbing plate (AlN). In FIG. 5, a schematic diagram of a cross section of the thermal expansion difference absorbing layer and the like is also shown.
Here, as the thermal expansion
FIG. 5B shows a comparative example in which the mounting table 32 and the
On the other hand, in the case of the present invention, as shown in FIG. 5A, the stress of <AlN table> which is the upper surface of the
In the embodiment shown in FIG. 3, the case where three layers of bonding films 68 </ b> A to 68 </ b> C having slightly different coefficients of thermal expansion are stacked as the thermal expansion
