上記構成からなるダイシング方法では、感圧型粘着層103の構成物質は(メタ)アクリル共重合体と硬化剤であり、光重合性化合物や光開始剤を含んでいないにもかかわらず、驚いたことに感圧型粘着層103に紫外線を照射することによって、感圧型粘着層103の粘着力が増加する。このことにより、感圧型粘着層103のチップの保持性が高く、チップ飛びを抑制するという効果が得られる。そして、紫外線照射を行っても感圧型粘着層103の粘弾性が大きくは増加しないため、十分な粘着力に加えて適切な粘弾性を有する感圧型粘着層103を提供することができ、半導体部材104のダイシング時にダイシング用の回転刃の目詰まりが少ないと共に、半導体部材104の欠けを抑制することができ、耐チッピング性を向上させることができる。

[実験方法]
実施例に係る粘着層は下記の処方で製造し、下記の手順で実験を行った。以下、実験方法を、図1を用いて説明する。
(1)アクリル酸エステル共重合体(2−エチルヘキシルアクリレート(95質量%、東亞合成社製)、2−ヒドロキシエチルアクリレート(5質量%、共栄社化学製ライトエステルHOA))を作成した。
(2)上記アクリル酸エステル共重合体に、イソシアネート系硬化剤(日本ポリウレタン工業社製コロネートL−45E、ペンタエリスリトールとTDIのアダクト体)を添加して感圧型粘着剤とした。
(3)実施例2の感圧型粘着剤には、上記の配合に加えて光重合性化合物(共栄社化学製ライトアクリレートPE-3A、ペンタエリスリトールトリアクリレート)、および光開始剤(チバ・ジャパン製イルガキュア651、ベンジルジメチルケタール)を配合した。
(4)上記感圧型粘着剤を基材シート102上に積層し、感圧型粘着層103とした。(図1(a))
(5)半導体部材104を感圧型粘着層103に貼付けて固定し、さらに粘着シート101をリングフレーム105に固定した。(図1(a))
(6)実施例1および実施例2では、粘着シート101の基材シート102側から、感圧型粘着層103に紫外線照射を行った。(図1(b))
(7)ダイシング用の回転刃(図示なし)で半導体部材をダイシングした。(図1(c))
(8)200倍の顕微鏡を用いて、チップに欠けがあるか観察した。
